フィ技術を適用して5mm間隔の井桁状に酸化膜を除去
してシリコン結晶露出部を作成した。次に、残った酸化
膜をマスクとし、リアクティブイオンエッチングを行っ
て、シリコンウェーハ表面に深さ0.5μmの井桁状の
溝を形成した。次に、フッ酸を用いて前記の酸化膜を除
いて、シリコンウェーハ全面がシリコン結晶面となるよ
うにしたテストウェーハを作成した。次に、このテスト
ウェーハを、1:100稀フッ酸水溶液に64Cuで標識
したCuを0.5ppb加えた溶液に3分間浸漬した。
次いで、該ウェーハを引き上げ、純水で5分間リンスし
て乾燥し有害元素吸着ウェーハを作成した。実施例1で
用いた有害元素吸着ウェーハに代えて、本例の有害元素
吸着ウェーハを用いた以外は、実施例1と同様にして、
イメージングプレートを露光し、露光したイメージング
プレートに記録した有害元素吸着ウェーハの放射能強度
分布をイメージングアナライザーBAS2000で読み
取った。そして、リアクティブイオンエッチングによる
結晶欠陥領域及び結晶性のよい非エッチング領域の64C
u濃度をイメージングアナライザーBAS2000で測
定されたPSLをCu濃度既知の標準ウェーハのPSL
と比較して求めた。その結果、該結晶欠陥領域の64Cu
濃度は、1×1011atoms/cm2であったのに対
し、非エッチング領域の64Cu濃度は(7〜8)×10
9 atoms/cm2程度であった。この64Cu濃度を
比較することにより、欠陥領域の評価を容易に行うこと

代えて、本例の有害元素吸着ウェーハを用いた以外は、
実施例1と同様にして、イメージングプレートを露光
し、露光したイメージングプレートに記録した有害元素
吸着ウェーハの放射能強度分布をイメージングアナライ
ザーBAS2000で読み取った。そして、イオン注入
領域及び非注入領域の59Fe濃度をイメージングアナラ
イザーBAS2000で測定されたPSLを59Fe濃度
既知の標準ウェーハのPSLと比較して求めた。その結
果、非注入領域の59Fe濃度は、(7〜10)×1011
atoms/cm2であるのに対し、イオン注入領域の
59Fe濃度は、(2〜4)×1011atoms/cm2
であった。本例で用いたテストウェーハには、実施例2
に見られたような金属吸着抑制型の欠陥が生じているも
