速度を伝達する。
上の情報を受信機に下方向に負荷することが必要であ
る。時分割多重化では1人の特定の顧客が下方向に負荷
される1以上の選択された時間スロットから情報を必要
とする。このことを行うためにスイッチング装置が使用
されてもよく、装置のスイッチング速度は高速度通話を
伝達するためのリンク能力と釣合っている。光通信で
は、データ速度は将来、100Gビット/秒ほどの高さを達
成することが予想されている。これは10のタイムスロッ
トで伝送され、10Gビット/秒で10個のチャンネルを提
供する。
将来の回路網の超高速度ビットは回路網の処理に大きな
柔軟性を有する通信機関を提供し、また、顧客に新しく
大きな帯域幅のサービスを与えることを可能にする。本
発明は超高速ビットリンクを達成する重要な部分に関
し、100Gビット/秒の光時分割多重化(OTDM)信号から
10Gビット/秒のビット流をデマルチプレクスする能力
のあるタイプのスイッチを提供する。光クロック信号は
全ての毎10番目ビットをスイッチするために使用され
る。リンク上の全てのデータを回復するために10個のス

超高速動作はさらに後述するように掃引EHPのチップの
再結合の新しい方法を使用して可能にされる。屈折率Δ
nの変化はバンド充満とバンドギャップ収縮と自由キャ
リア吸収の効果によるものであり、以下の2つの参考文

て、InPに整合したInGaAsP格子を使用することはΔnが
所定の波長に対して最大にされるようにそのバンドギャ
ップが選択される点で有効である。1.44μmのバンドギ
ャップ波長は1.55μmに近似したこの波長のためにΔn
の大きな値を与えるように選択され、容認できる小さい
吸光係数を維持する。バンドギャップのこの選択のため
にΔnへの優勢な貢献はバンド充満であることが期待さ
れ、バンドギャップ収縮と自由キャリア吸収プロセスは
より小さく、互いに反対の極性である(前述の参考文献
(ii)参照)。バンド充満効果のみの考慮から、Δnを
約5×10-20cm-3の自由キャリア密度に関連づける比例
定数は論理的に予測される(前述の参考文献(iii)参
照)。高い精細度のFP空洞はこの位相変調を1.55μmの
光の強度変調に変換するために使用される。これは屈折
率が1.55μmで84%、1.3μmで8%の入力/出力ポー
ト8、9でファセット被覆を施すことにより達成され
る。これらの被覆が長さ540μmの装置に施されると
き、9.1dBのコントラスト比はFPスペクトルを通しての
同調により達成される。1.3μmの光のIpJが装置に結合
されるとき得られる評価コントラスト比は前述の比例定
数および標準的なFP理論(参考文献(iv):“Simple a
nd Accurate Loss Measurement for Semiconductor Opt
ical Waveguides"、Electronics Letters、21巻、581〜
583頁)を使用して6.1dBに計算される。
自由キャリアの最初の調査は、自由キャリアがこの材料
システムで約8nsの寿命時間を有することを示した。動
作装置ではこの自由キャリアの寿命時間は100Gビット-1
の動作を助長するために10ps(p秒)より少なく減少さ
れる必要がある。実際的な目的のためにオン切換え時間
はスイッチのオフ時間と比較して瞬間的である。p接触
部(結合パッド)11とn接触部(金属被着基体)12との
間の十分な逆バイアスの印加により空乏化された誘導層

逆バイアスする考えは以前報告されている(前述の参照
文献(i)参照)。MQW構造の逆バイアスによりキャリ
アは130psに回復時間を落とすために誘導領域から掃出
される。しかしながら、ここで報告された装置構造は以
下の2つの方法で非常に異なっている。第1に、バルク
な半導体の誘導層を使用する。この結果として生成され
たキャリアはバリアをトンネル効果で通過する必要な

6Ωである。0.1μmのSiNxの誘電体層を使用して製造さ
れた大きい面積の結合パッド11は−5VでCext=23pFのキ
ャパシタンスを有する。1.3μmのクロックパルスが10G
Hzの反復率を有するとき、生成された電流は10GHzのス
テップで100GHzを越えるまで上昇するAC成分に加えてDC
成分から構成される。DEMUXチップはバイアス電圧の供
給を容易にするためにレーザヘッダに結合されている。
必然的に種々の外部抵抗Rと直列に動作する数nHの結合
ワイヤインダクタンスL、14が存在する。Rが数オーム
よりも小さい限り、電流のDC成分は多量に接合電位を落
とすことなくチップから離れて再結合する。これらの周
波数での結合ワイヤの大きなインピーダンスのためにAC
成分では事情が異なる。これは高い値のCextにより可能
にされるチップの再結合で必要である。Rに直列のイン
ダクタンスが無視できる程度の大きさであることを仮定
する先に上げられた値では、100Gビット-1の動作は低い
逆電圧に対して予測される。

WHM期間の増幅された1.3μmのパルスによりDEMUXチッ
プ1において変調される。信号は高速度のpin光検出器1
7により検出され、増幅され、rfスペクトル分析装置18
上で表される。各周波数における信号レベルはその周波
数における1.3μmの信号に対して較正される。1.3μm
パルスのスペクトルはWDM結合器19の出力を高速度のpin
17に接続することにより観察される。時間ドメインでこ
のソースを使用して応答が問題とする範囲外におけるス
ペクトル成分により支配されるので周波数ドメインで測
定が行われる。

により課された制限がある。1.56μmの信号と1.3μm
の信号の測定比が図5に表示されている。問題としてい
る周波数範囲(10GHz以上)では変調信号に対する変調
比はほぼ一定に維持されることが認められる。電流再結
合通路のインピーダンスが周波数によって変化するの
で、これはこの周波数範囲にわたってインピーダンスは
飽和されたキャリア速度から自由キャリアの速度を低下
しないように十分に低くすることが提案されている。1.
56μm信号の観察された光学変調は4.4psの平均キャリ
ア寿命時間とΔnの比例定数5×10-20cm3が仮定される
ならば1.3μm信号のレベルから理論的に予測されるも
のよりも5の係数だけ大きい。10GHzより下で変調信号
に対する変調比は周波数の減少とともに増加する。これ
は正確にモデル化されるが、これらの周波数でより高い
再結合路電気インピーダンスに関するものと考えられて
いる。CdとCextとの間の通路のインピーダンスが無視で
きるように作られているならば、この設計はデマルチプ
レクサとして考えられる役割に加えて全ての光学波長コ
ンバータとして機能する。
精細度のFP空洞技術またはよりよく知られているマッハ
ツェンダー方法のいずれか一方を使用することにより超
高速ビット流をデマルチプレクスするために使用される
ことができる。FP空洞方法が使用されるときスイッチン
グパルスで必要なエネルギ量は少ない。しかしながら、
100Gビット-1ビット流のライン幅は少なくとも0.8nmで
あり、これはDEMUX FPスペクトルの隣接する最大値の
間隔と比較して無視できる程小さくはない。空洞中の平
均光子寿命時間をビット期間よりも小さい値に維持する
ための必要条件に沿って考慮するとき、この事実は装置
の長さまたは吸収損失をここで報告されたものよりも低
い値に減少して得られる利点はほとんどない。
Xチップの別の形態は二重チャンネル装置61,62によって
挟まれた***部60を具備する。チップ1aの上部表面は薄
い(1000A)窒化物層の上部の金属被膜63である。電気
接触は***領域のみに行われる。層構造はその他では図
1で示されているものと同じである。

Claims (9)
- 【請求項1】光通信システムで使用される半導体光学ス
イッチング装置において、前記スイッチング装置は光導
波体からなり、通信リンクから第1の波長のデータ信号
と第2の波長の制御信号とを受ける光入力ポートおよび
光出力ポートとを有する前記光導波体は基板に設けられ
たp−n接合と、前記p−n接合に電界を印加するため
に接合を形成するように配置されたp−コンタクトおよ
びn−コンタクトとを含み、前記制御信号は前記p−n
接合の領域に電気的なキャリアを生成して前記第1の波
長で前記光導波体の少なくとも一部の屈折率を変調し、
それにより前記スイッチング装置において前記第1の波
長で前記データ信号の光通路の長さを変化させ、前記p
−コンタクトの領域は、使用において前記スイッチング
装置のキャパシタンスが少なくとも5pFであり、前記p
−n接合の領域において生じる、前記電気的なキャリア
による電流のAC成分の再結合を助長し、しかも前記p−
n接合間で実質的に一定の電位を保持して前記p−n接
合の領域から前記電気的なキャリアを除去するようにさ
れていることを特徴とする半導体光学スイッチング装
置。 - 【請求項2】前記データ及び制御信号は前記光導波体に
沿って誘導されることを特徴とする請求項1記載の装
置。 - 【請求項3】前記スイッチング装置が100p秒以下の回復
時間を有することを特徴とする請求項1又は2記載の装
置。 - 【請求項4】前記スイッチング装置が10p秒以下の回復
時間を有することを特徴とする請求項1乃至3のいずれ
か1記載の装置。 - 【請求項5】前記p−コンタクトが結合パッドであるこ
とを特徴とする請求項1乃至4のいずれか1記載の装
置。 - 【請求項6】チャンネルに挟まれている***(リッジ)
構造を有し、前記光導波体が前記***構造内に位置し、
前記結合パッドが前記***構造および前記チャンネルの
全てに亘って実質的に形成されていることを特徴とする
請求項5記載の装置。 - 【請求項7】前記スイッチング装置が10GHz以上の周波
数で変調を構成するデータ速度で動作することを特徴と
する請求項1乃至6のいずれか1記載の装置。 - 【請求項8】前記光導波体がファブリーペロー空洞内に
あり、前記ファブリーペロー空洞のファセットの反射が
前記第2の波長よりも前記第1の波長で大きいことを特
徴とする請求項1乃至7のいずれか1記載の装置。 - 【請求項9】請求項1乃至8のいずれか1つによるスイ
ッチング装置からなることを特徴とする時分割多重光通
信信号をデマルチプレクスする使用におけるデマルチプ
レクス装置。
