また、異常放電が発生した際には、異常放電の発生位置(ターゲット30表面におけるパーティクルの付着位置)について、インジケータ67、68の相対位置関係から、ある程度の推測が可能となる。磁石ユニット31の基準位置を示すインジケータ68は、ターゲット30表面において磁石ユニット31の磁石近傍となる位置を示しており、異常放電は主としてこの位置において発生することが経験的にわかっている。したがって、例えば、図4(b)に示す相対位置関係のときに異常放電が発生した場合には、発生要因が存在する位置が、インジケータ68の位置(270°)であることが予測される。すなわち、ターゲット30表面においてインジケータ67が示す基準位置から180°の位置に、発生要因たるパーティクルが付着していることを予測することができる。なお、予測できるのは、あくまでターゲット30表面の周方向における位置(位相)に留まるが、チャンバ開放前に発生個所の目星をつけることができるので、何のあてもなく目視で探し出す場合よりも、発生個所を特定する際の作業効率が各段に向上する。このように異常放電の発生個所とその要因の特定を容易に行えるので、スパッタ成膜工程におけるメンテナンス時間の短縮を図ることができる。
