Claims (4)
- 金属を含む積層体が裏面側に形成された板状の被加工物を加工する加工方法であって、
被加工物の該裏面側を保持テーブルで保持する保持ステップと、
該保持ステップを実施した後、被加工物に対して吸収性を有する波長のレーザビームを該切断予定ラインに沿って被加工物の表面に照射し、該積層体に達しないレーザ加工溝を形成するレーザ加工ステップと、
該レーザ加工ステップを実施した後、切削ブレードで該レーザ加工溝の底部を切削して被加工物を該積層体とともに該切断予定ラインに沿って切断する切削ステップと、を備え、
該切削ステップでは、被加工物に有機酸と酸化剤とを含む切削液を供給しつつ切削を遂行することを特徴とする加工方法。 - 該切削ステップを実施する前に、被加工物の該裏面に保護部材を配設する保護部材配設ステップを更に備え、
該切削ステップは、該保護部材を介して被加工物の該裏面側を保持した状態で実施されることを特徴とする請求項1に記載の加工方法。 - 該切削ステップでは、該レーザ加工溝の幅より厚みの薄い該切削ブレードを使用することを特徴とする請求項2に記載の加工方法。
- 該レーザ加工ステップを実施した後、該切削ステップを実施する前に、被加工物の該表面に保護部材を配設する保護部材配設ステップを更に備え、
該切削ステップは、該保護部材を介して被加工物の該表面側を保持した状態で実施されることを特徴とする請求項1に記載の加工方法。
