実施例における上層32のエッチング速度に対する下層31のエッチング速度の比は、透明基板20上に、上層32と下層31を別々にそれぞれの成膜条件で成膜したサンプルを用意し、用意した上層32のサンプルと下層31のサンプルのエッチング時間及び膜厚からそれぞれのエッチング速度を算出した後、下層31のサンプルのエッチング速度を上層32のサンプルのエッチング速度で除することにより得ている。
上述以外のエッチング速度の比を算出する方法としては、エッチング中の上層32と下層31の膜の反射率を測定して上層32と下層31のエッチング終点を検出して、各層の膜厚とエッチング終了時間から上層32と下層31のエッチング速度を算出した後、下層31のエッチング速度を上層32のエッチング速度で除する方法がある。

その後、下層(MoSi、膜厚10nm)と上層(MoSiN、膜厚155nm)とから構成される位相シフト膜と、遮光膜(CrOC、膜厚130nm)とが形成された透明基板をインライン型スパッタリング装置から取り出し、洗浄を行った。
なお、下層の成膜、上層の成膜、及び遮光膜の成膜は、透明基板をインライン型スパッタリング装置外に取り出すことによって大気に曝すことなく、インライン型スパッタリング装置内で連続して行った。

なお、位相シフトマスクの位相シフト膜パターン断面は、電子顕微鏡(日本電子株式会社製のJSM7401F(商品名))を用いて観察した。実施例2〜6及び比較例1においても同様に観察した。

上述した位相シフトマスクは、位相シフト膜パターンの位置変化が小さく、また、位相シフト膜パターンが優れたパターン断面形状及び優れたCD均一性を有する。また、この位相シフトマスクは優れた光学特性(裏面反射率、裏面反射率の変動幅、透過率、位相差)を有することに対応して、パターン転写時の位置ずれも抑制されるとともに、表示装置基板上に転写される転写パターンの解像度が向上し、パターン線幅が1.8μmのラインアンドスペースパターンがCDエラーを生じることなく転写されることを確認した。
なお、位相シフトマスクを使用したパターン転写は、等倍投影光学系を用いてプロジェクション露光方式で行った。露光光は、i線、h線およびg線を含む複合光であった。実施例2〜6においても同様に行った。
