3.評価
各実施例および各比較例について、一定電流電源(株式会社東陽テクニカ製 KEITHLEY2400)を用いて、発光素子に100mA/cm2の定電流を流し、そのときの発光ピーク波長を高速分光放射計(相馬光学製 S−9000)を用いて測定した。また、光パワー測定機(株式会社エーディーシー製 光パワーメーター 8230)または薄型フォトダイオードパワーセンサ(ソーラボ製 S132C)を用いて、740nm〜1250nmの波長域における外部量子効率(発光効率)EQE(%)も測定した。
