Moreover, when electrically connecting between electrodes using electroconductive particle, generally, electroconductive particle is arrange | positioned between electrodes and heating and pressurization are performed. In conventional conductive particles, it may be difficult to efficiently arrange a plurality of conductive particles between electrodes. There is a problem that the conductive particles are easily arranged not only in the line (L) where the electrode is formed but also in the space (S) where the electrode is not formed. For this reason, many conductive particles may have to be used on the assumption that the conductive particles are also arranged in the space. Furthermore, there is a problem that poor insulation is likely to occur as a result of the conductive particles being arranged in the space. Moreover, when there are few electroconductive particles arrange | positioned in the part in which the electrode is formed, connection resistance will become high.

Further, the connection resistance between the electrodes can be lowered.
以下、本発明の詳細を説明する。 Details of the present invention will be described below.
(Conductive particles)
The conductive particles according to the present invention include base material particles and a conductive part having a crystal structure. The conductive portion is disposed on the surface of the base particle. The conductive portion is a single-layer conductive portion having no layer interface, and the second region has a crystallite size (2) larger by 5 nm or more than the crystallite size (1) of the first region. And having a region. That is, the crystallite size (2) of the second region is 5 nm or more larger than the crystallite size (1) of the first region. The conductive part having a crystal structure is a conductive part having first and second regions. A single-layer conductive part having no layer interface means that the conductive part is not a multilayer conductive part having a layer interface. There is a layer interface between the inner conductive layer and the outer conductive layer in the multilayer conductive portion. Such a multilayer conductive portion is not included in the single-layer conductive portion. The layer interface is generally different from the grain boundary, and is generally different from the boundary when the crystallite size is changed at a certain boundary in the conductive portion.
In the conductive particles according to the present invention, since the above-described configuration is adopted, when the electrodes are electrically connected, the conductive particles can be efficiently arranged between the electrodes. In addition, the connection resistance between the electrodes can be lowered. In order to efficiently dispose the conductive particles between the electrodes and to sufficiently reduce the connection resistance between the electrodes, the inventors have made the crystallite size (1) different from the crystallite size (2). It was found that the first region and the second region may be formed. Furthermore, the present inventors have arranged the crystallite size (1) and the crystallite size (2) in order to arrange the conductive particles between the electrodes fairly efficiently and to significantly reduce the connection resistance between the electrodes. It has been found that it is not sufficient to have different crystallite sizes, and it is necessary to make the crystallite size (2) 5 nm or more larger than the crystallite size (1). When the crystallite size (2) is 5 nm or more larger than the crystallite size (1), the crystallite size (2) is arranged between the electrodes as compared with the case where the crystallite size (2) is not larger than the crystallite size (1) by 5 nm or more. The number of conductive particles increases, and the connection resistance between the electrodes decreases.
In recent years, with the miniaturization of electronic devices, the distance between the line (L) where the electrode is formed and the space (S) where the electrode is not formed has become narrower. For example, it is necessary to electrically connect fine electrodes having L / S of 30 μm or less / 30 μm or less. This is to increase the number of lines per unit area. Therefore, when the electrodes having a small L / S are electrically connected, when the conventional conductive particles are used, the conductive particles arranged in the line (L) are likely to be reduced. When the conductive particles are arranged in the space (S), there is a problem that insulation failure is particularly likely to occur.
これに対して、本発明に係る導電性粒子の使用により、ライン(L)に電極を効率的に配置することができ、接続抵抗を効果的に低くすることができ、更にスペース(S)に導電性粒子が配置され難くなり、絶縁不良が生じるのを効果的に抑制できる。 On the other hand, by using the conductive particles according to the present invention, the electrodes can be efficiently arranged in the line (L), the connection resistance can be effectively reduced, and the space (S) can be further reduced. It becomes difficult to dispose the conductive particles, and it is possible to effectively suppress the occurrence of poor insulation.
In recent years, the distance between the line (L) where the electrode is formed and the space (S) where the electrode is not formed has become narrower, and the number of lines (L) has increased. Yes. There is a tendency that the number of conductive particles arranged on one line (L) of such an electrode is likely to decrease, and as a result, the connection resistance tends to increase. On the other hand, for the purpose of increasing the number of conductive particles arranged on one line (L) of such an electrode, it is conceivable to increase the content of conductive particles in the conductive material, Increasing the content of conductive particles in the conductive material tends to cause insulation failure. In the present invention, the connection resistance can be sufficiently lowered without increasing the content of the conductive particles in the conductive material.
また、結晶子サイズが異なる2つの導電部を互いに接するように設けることで、外部応力が緩和され、導電部全体の厚みを薄くしても、導電部の割れを生じ難くすることができる。さらに、小さいL/Sに対応して、導電性粒子を小さくするために、導電部の厚みを薄くしても、良好な導通信頼性が発揮される。 In addition, by providing two conductive portions having different crystallite sizes so as to be in contact with each other, external stress is alleviated, and even if the thickness of the entire conductive portion is reduced, the conductive portion can be hardly cracked. Further, in order to reduce the conductive particles corresponding to the small L / S, even if the thickness of the conductive portion is reduced, good conduction reliability is exhibited.
層界面を有さない単層の導電部内で、第1の領域と、第2の領域との位置は特に限定されない。本発明の効果が効果的に得られることから、第1の領域と第2の領域とは、導電部の厚み方向において並んでいることが好ましく、導電部の厚み方向において内側と外側とに位置していることが好ましい。 The positions of the first region and the second region are not particularly limited within the single-layer conductive portion having no layer interface. In order to effectively obtain the effect of the present invention, the first region and the second region are preferably arranged in the thickness direction of the conductive portion, and are located on the inner side and the outer side in the thickness direction of the conductive portion. It is preferable.
電極間に導電性粒子をより一層効率的に配置し、かつ電極間の接続抵抗をより一層低くする観点からは、結晶子サイズ(2)は結晶子サイズ(1)よりも、好ましくは8nm以上、より好ましくは10nm以上大きい。結晶子サイズ(1)と結晶子サイズ(2)との差の絶対値の上限は特に限定されない。結晶子サイズ(1)と結晶子サイズ(2)との差の絶対値は50nm以下であってもよく、40nm以下であってもよい。 From the viewpoint of more efficiently disposing conductive particles between the electrodes and further reducing the connection resistance between the electrodes, the crystallite size (2) is preferably 8 nm or more than the crystallite size (1). More preferably, it is 10 nm or more. The upper limit of the absolute value of the difference between the crystallite size (1) and the crystallite size (2) is not particularly limited. The absolute value of the difference between the crystallite size (1) and the crystallite size (2) may be 50 nm or less, or 40 nm or less.
From the viewpoint of more efficiently arranging conductive particles between the electrodes and further reducing the connection resistance between the electrodes, the crystallite size in the region of the

In particular, an increase in the content of phosphorus and boron in the nickel-plated conductive portion and the addition of an organic brightener are effective in reducing the crystallite size in the conductive portion.

As for these methods, only 1 type may be used and 2 or more types may be used together.

The other conductive part may contain the same kind of metal as that contained in the conductive part having the first and second regions, or may contain a different kind of metal. For example, the metals contained in the other conductive parts include Au, Ag, Cu, Pt, Fe, Pb, Al, Cr, Pa, Rh, Ru, Sb, Bi, Ge, Sn, Co, In, Ni, Examples thereof include W, Pd, Ir, Mo, Ti, and alloys containing one or more of these.
The particle diameter of the conductive particles is preferably 0.5 μm or more, more preferably 1.0 μm or more, preferably 100 μm or less, more preferably 20 μm or less, still more preferably 5.0 μm or less, and particularly preferably 4. 0 μm or less. The conductive particles preferably have a plurality of protrusions on the conductive surface. The conductive particles preferably have a plurality of protrusions on the outer surface of the conductive part. An oxide film is often formed on the surface of the electrode connected by the conductive particles. By using conductive particles having conductive protrusions, the oxide particles are effectively eliminated by the protrusions by placing the conductive particles between the electrodes and then pressing them. For this reason, an electrode and electroconductive particle can be contacted still more reliably and the connection resistance between electrodes can be made still lower. Further, when the conductive particles have an insulating material on the surface, or when the conductive particles are dispersed in the resin and used as a conductive material, the conductive particles and the electrodes are insulated by the protrusions of the conductive particles. Substances or resins can be effectively excluded. For this reason, the conduction | electrical_connection reliability between electrodes can be improved.
上記導電性粒子1個当たりの上記導電部の外表面の突起は、好ましくは3個以上、より好ましくは5個以上である。上記突起の数の上限は特に限定されない。突起の数の上限は導電性粒子の粒子径等を考慮して適宜選択できる。 The number of protrusions on the outer surface of the conductive part per one conductive particle is preferably 3 or more, more preferably 5 or more. The upper limit of the number of protrusions is not particularly limited. The upper limit of the number of protrusions can be appropriately selected in consideration of the particle diameter of the conductive particles.

The conductive particles preferably include an insulating material disposed on the outer surface of the conductive part. In this case, when the conductive particles are used for connection between the electrodes, a short circuit between adjacent electrodes can be prevented. Specifically, when a plurality of conductive particles are in contact with each other, an insulating material is present between the plurality of electrodes, so that it is possible to prevent a short circuit between electrodes adjacent in the lateral direction instead of between the upper and lower electrodes. In addition, when connecting the electrodes, the insulating particles between the conductive portions of the conductive particles and the electrodes can be easily removed by pressurizing the conductive particles with the two electrodes. When the conductive particles have a plurality of protrusions on the outer surface of the conductive part, the insulating material between the conductive part of the conductive particles and the electrode can be easily excluded.
