2.電場増強素子の製造方法
本発明の電場増強素子の製造方法を以下に述べる。本実施形態の電場増強素子は、半導体製造の技術等により、製造することができる。以下、2種の製造方法を例示的に説明するが、本実施形態の電場増強素子の製造方法は、これらの製造方法に限定されるものではない。また、以下に説明する製造方法は、適宜に相互に組み合わせたり、公知の工程を富化する等が可能である。図11及び図12は、それぞれ電場増強素子の製造方法の一例を模式的に示している。

図12を参照して、(2)ドライエッチングによって電場増強素子100を製造する工程について説明する。まず、上述のリフトオフ法と同様にして(図11(a))ガラス、シリコン、樹脂、金属などから選ばれる基板1上に金属層10を成膜する。次に、図12(a)に示すように、基板1上に、パターニングする前の状態のグラニュラー層20aを堆積する。その後、グラニュラー層20a上にレジストRをコートし、フォトリソグラフィ、電子線描画、ナノインプリント等の方法で、所定の構造及び配置を有するようにパターニングを施す(図12(b))。その後、図12(c)に示すように、パターニングされたレジストRをマスクとして、ドライエッチングを実施してグラニュラー層20aをエッチングしてグラニュラー構造体26を形成し、所定の構造及び配置を有するグラニュラー層20を形成する。その後、レジスト剥離液に浸すことで、レジストRを除去し、グラニュラー層20を形成する(図11(d)参照)。このようにすれば、ドライエッチング法により、本実施形態の電場増強素子100を製造することができる。なお、(2)ドライエッチング法を用いる場合には、レジストRとグラニュラー層20aとの選択比を確保するため、レジストRの代わりに金属マスク等を用いても良い。
