次に、本発明のCu−Ga合金ターゲット材を作製するための方法を以下に説明する。
本発明のCu−Ga合金ターゲット材は、Cu−Gaからなるアトマイズ粉末として、平均粒径が10〜40μmのアトマイズ粉末P1と50〜100μmのアトマイズ粉末P2を用い、これらを混合し、加圧焼結することで得ることができる。
アトマイズ粉末P1の平均粒径が10μmを下回る粉末を用いると、単位体積当たりの比表面積が大きくなるため、粉末全体の酸素含有量が高くなり、ターゲット材の酸素含有量に影響を与える。一方、アトマイズ粉末P1の平均粒径が40μmを超える粉末を用いると、アトマイズ粉末P1の粒径のばらつきが大きくなり、作製したターゲット材の粒径ばらつきが大きくなる。その結果、スパッタリング時の異常放電の原因となる他、ターゲット材表面の凹凸が大きくなることで、ターゲット材表面のノジュールの発生の原因となり得る。
また、アトマイズ粉末P2の平均粒径が50μmを下回る粉末を用いると、アトマイズ粉末P2の粒径のばらつきが大きくなり、作製したターゲット材の粒径ばらつきが大きくなる。その結果、スパッタリング時の異常放電の原因となる他、ターゲット材表面の凹凸が大きくなることで、ターゲット材表面のノジュールの発生の原因となり得る。一方、平均粒径が100μmを超える粉末を用いると、焼結性が低下し、高密度のターゲット材を得ることが困難になる。
このため本発明では、Cu−Gaからなるアトマイズ粉末として、平均粒径が10〜40μmのアトマイズ粉末P1と平均粒径が50〜100μmのアトマイズ粉末P2を用い、これらを均一に混合することで、ターゲット材中の各部位の成分変動をなくすことができる。
また、本発明でいうアトマイズ粉末の平均粒径とは、JIS Z 8901で規定される、レーザー光を用いた光散乱法による球相当径を用い、累積粒度分布のD50で表される。

Therefore, in the present invention, atomized powder P 1 having an average particle diameter of 10 to 40 μm and atomized powder P 2 having an average particle diameter of 50 to 100 μm are used as atomized powder made of Cu—Ga, and these are uniformly mixed. なお、加圧焼結時の焼結温度は、Cu−Ga合金の融点より10〜300℃低い温度に設定することが好ましい。焼結温度がかかる温度範囲よりも低いと緻密なターゲットが得られにくく、高いとアトマイズ粉末が溶融する可能性がある。このため本発明では、焼結温度を700〜900℃とすることが好ましい。

加圧焼結時の加圧力は、10MPa以上に設定することが好ましい。加圧力が10MPaを下回ると、緻密なターゲット材が得にくい。一方、加圧力が200MPaを超えると、耐え得る装置が限られるという問題がある。このため本発明では、加圧力を10〜200MPaとすることが好ましい。
焼結時間は、1時間未満では焼結を十分に進行させるのが難しい。一方、10時間を超える焼結は製造効率において避ける方がよい。このため本発明では、焼結時間を1〜10時間とすることが好ましい。
なお、熱間静水圧プレスやホットプレスで加圧焼結をする際には、混合粉末を加圧容器や加圧用ダイスに充填した後に、加熱しながら減圧脱気をすることが望ましい。減圧脱気は、加熱温度100〜600℃の範囲で、大気圧(101.3kPa)より低い減圧下で行うことが望ましい。それは、得られるターゲット材の酸素をより低減することが可能となるためである。

In addition, when performing pressure sintering by hot isostatic pressing or hot pressing, it is desirable to deaerate under reduced pressure while heating after filling the mixed powder into a pressure vessel or a pressure die. The vacuum degassing is desirably performed under a reduced pressure lower than the atmospheric pressure (101.3 kPa) in the heating temperature range of 100 to 600 ° C. This is because oxygen in the obtained target material can be further reduced.

次に、上記で得たアトマイズ粉末P1とアトマイズ粉末P2をP1:P2=1:3の比率で混合して、カーボン製の加圧容器に充填し、ホットプレス装置の炉体内部に設置して、750℃、15MPa、2時間の条件で加圧焼結を実施した。加圧焼結後にカーボン製の加圧容器から取り出し、Cu−Ga合金焼結体を得た。
得られた焼結体を、ダイヤモンド砥石を用いて平面研削による板厚加工を実施して、ウォータージェット切断機を用いて切断加工することによって、厚さ20mm×幅225mm×長さ305mmのCu−Ga合金ターゲット材を3枚製作した。3枚のCu−Ga合金ターゲット材は同一原料、同一条件で製作したものである。

上記で得た各Cu−Ga合金ターゲット材を図3に示すターゲット材の外周部に相当する部位i〜部位ivと、中央部に相当する部位vの5か所からそれぞれ20mm×20mm×20mmの分析用試料を切り出し、図4に示す各面における0.09mm2の視野でCu−Ga粒子数を測定した。図1に本発明例のCu−Ga合金ターゲット材のスパッタ面、断面方向Aから選ばれた断面、断面方向Bから選ばれた断面を光学顕微鏡で観察した一例を示す。また、図2に比較例のCu−Ga合金ターゲット材のスパッタ面を光学顕微鏡で観察した一例を示す。尚、各写真内の四角枠は、Cu−Ga粒子数を測定した0.09mm2の視野を示す。
上記で得た3枚のCu−Ga合金ターゲット材の各部位・各面における粒子数と平均値、および部位i〜部位vのスパッタ面におけるCu−Ga粒子数の平均値を1としたときの断面方向Aから選ばれた断面、断面方向Bから選ばれた断面のそれぞれの比率を表1〜表3に示す。

図1および表1〜表3に示すように、本発明のCu−Ga合金ターゲット材は、部位i〜部位vにおける粒子数の平均がいずれの面においても150〜350個の範囲内であり、均一な組織であることが確認できた。
また、本発明のCu−Ga合金ターゲット材は、観察した5視野のスパッタ面の粒子数の平均値を1とし、前記スパッタ面に垂直な一つの断面方向Aから選ばれた任意の5つの断面を0.09mm2の視野で観察し、その5視野のCu−Ga粒子数の平均値をaとし、前記スパッタ面および前記断面方向Aに垂直な断面方向Bから選ばれた任意の5つの断面を0.09mm2の視野で観察し、その5視野のCu−Ga粒子数の平均値をbとしたときに、いずれも0.4≦a≦1.6、0.4≦b≦1.6の範囲であり、各面における組織のバラツキが小さいことも確認できた。
一方、比較例のCu−Ga合金ターゲット材は、図2に示すように、場所により粒径は異なるが1mmを超える粗大な粒子があり、0.09mm2の視野に収まる粒子はなかった。

次に、上記で製作した各ターゲット材のスパッタテストを実施した。スパッタは、Ar雰囲気、圧力0.6Pa、DC電力500Wの条件で積算時間5時間実施した。
比較例のCu−Ga合金ターゲット材を用いてスパッタ成膜すると、アーキングが発生することを確認した。
これに対し、本発明のCu−Ga合金ターゲット材を用いてスパッタ成膜すると、アーキングの発生はなく、安定してスパッタすることができた。
また、スパッタ後のターゲット材の表面観察を目視で行った結果、比較例のCu−Ga合金ターゲット材には、目視で多数のノジュールが確認された。
これに対し、本発明のCu−Ga合金ターゲット材には、目視ではノジュールは確認されず、スパッタリングの際に安定した成膜が可能なCu−Ga合金ターゲット材であることが確認できた。

On the other hand, no nodules were visually confirmed in the Cu—Ga alloy target material of the present invention, and it was confirmed that the Cu—Ga alloy target material was capable of stable film formation during sputtering.
