Abstract
Description
The present invention relates to an electronic component, an electronic component manufacturing method, an electronic device, and a moving body.
Piezoelectric devices using piezoelectric materials such as quartz are used in many fields as electronic components such as piezoelectric vibrators, resonators, and filters.
Among them, the piezoelectric vibrator is frequently used in electronic devices as a time source, a timing source such as a control signal, a reference signal source, and the like. The piezoelectric vibrator includes a piezoelectric vibrating piece and excitation electrodes provided on both main surfaces of the vibration region of the piezoelectric vibrating piece. A bump or the like is bonded to the excitation electrode, and a voltage is applied to the excitation electrode via the bump or the like, so that the piezoelectric vibrating piece is excited.
In
However, metal elements such as silver and titanium used for the barrier layer may be deposited on the surface of the main electrode by the heat treatment. Since the oxidation reaction occurs with this precipitation, there is a possibility that stable bonding between the main electrode and the bumps may be hindered.
An object of the present invention is to provide an electronic component having an electrode structure capable of achieving both high bonding strength and high electrical conductivity, a method for manufacturing an electronic component capable of easily manufacturing an electronic component having such an electrode structure, and the electronic component. It is an object to provide a highly reliable electronic device and a moving body including
SUMMARY An advantage of some aspects of the invention is to solve at least a part of the problems described above, and the invention can be implemented as the following application examples.
[Application Example 1]
The electronic component of the present invention comprises a base material,
An electrode layer in which an underlayer, an intermediate layer, and an upper layer are laminated in order from the surface of the substrate;
Including
The intermediate layer includes a main component of the base layer and a main component of the upper layer,
The surface on the upper layer side of the intermediate layer includes a first region that is an oxide or nitride that is a main component of the base layer, and a second region that is a main component of the upper layer.
Thereby, since the diffusion of the main component of the underlayer from the intermediate layer to the upper layer is suppressed by the first region, a decrease in bonding strength between the upper layer and the bonding partner is suppressed, and the intermediate layer and the upper layer are suppressed by the second region. Therefore, an electronic component having an electrode structure that can achieve both high bonding strength and high electrical conductivity can be obtained.
[Application Example 2]
In the electronic component of the present invention, the intermediate layer has a main component of the underlayer between the surface of the intermediate layer and the surface on the upper layer side,
It is preferable that the upper layer side surface of the intermediate layer partially includes an oxide or nitride as a main component of the underlayer.
Thereby, there exists an advantage that it is easy to form the 1st field. That is, after the diffusion path is formed by the diffusion of the main component of the underlayer in the intermediate layer, the region exposed on the upper surface of the intermediate layer (the outermost surface of the main layer of the base layer) is partially oxidized or nitrided By doing so, the first region and the other second region can be formed easily and reliably.
[Application Example 3]
In the electronic component according to the aspect of the invention, it is preferable that the intermediate layer has a main component of the base layer at a grain boundary of the main component of the upper layer.
As a result, the intermediate layer has its own mechanical characteristics improved by the presence of the metal crystal as the main component of the upper layer, and can particularly enhance the adhesion between the layers of the electrode structure. In addition, the presence of the metal crystal as the main component of the upper layer leads to an improvement in electrical conductivity of the intermediate layer. For this reason, the internal resistance in the thickness direction can be particularly suppressed, and the electrical conductivity of the electrode structure can be particularly enhanced.
[Application Example 4]
In the electronic component of the present invention, the intermediate layer has an oxygen distribution in which the oxygen content decreases from the upper layer side toward the base layer side in the thickness direction or a nitrogen distribution in which the nitrogen content decreases. Preferably it is.
As a result, the oxide of the main component of the base layer constituting the first region is firmly adhered without being peeled from the intermediate layer, and thus the first region suppresses the diffusion of the main component of the base layer. The function that can be fully demonstrated.
[Application Example 5]
In the electronic component according to the aspect of the invention, it is preferable that the base material is made of a piezoelectric material, and the electronic component is a vibrator in which the base material is excited by the electrode layer.
Thereby, a highly reliable vibrator having an electrode structure capable of achieving both high bonding strength and high electrical conductivity can be obtained.

[Application Example 6]
The electronic component of the present invention preferably further includes an oscillation circuit that oscillates the vibrator.
Thus, a highly reliable oscillator having an electrode structure that can achieve both high bonding strength and high electrical conductivity can be obtained.

FIG. 4 is a partially enlarged view showing a part of FIG. 2 in an enlarged manner. In FIG. 4, the top and bottom are reversed from those in FIG. 2.

Among these, the
The
Further, according to such an
Furthermore, according to such an

The average thickness of the

The average particle diameter of the
Further, the mixed form of the upper layer main component and the base layer main component is not limited to the above, and may be any form.
Further, as shown in FIG. 4B, the
Note that the
Further, the oxygen (nitrogen) content of the

FIG. 5 is a plan view schematically showing the upper surface of the
As shown in FIG. 5, the

According to the electrode layers 193 and 195 having the three-layer structure as described above, since the adhesion between the layers is high, the
The mass of the pair of
From such a background, it is desired that the masses of the electrode layers 193 and 195 are always constant, and it is necessary to prevent changes with time as much as possible. This is because if the masses of the electrode layers 193 and 195 change with time, the resonance frequency of the
As described above, the electrode layers 193 and 195 have a three-layer structure, and the
On the other hand, as described above, the vibration characteristics of the
In order to remove a part of the
On the other hand, according to the electrode layers 193 and 195, the diffusion of the base layer main component into the

First, the
[2]
[2]
Next, as shown in FIG. 8A, an intermediate
Note that it is preferable to form the intermediate

[3]

Next, as shown in FIG. 8B, the base layer main component in the
Further, instead of the method using the diffusion of the base layer main component as described above, an intermediate
[4]
[4]
Next, as shown in FIG. 8C, the intermediate
The step [3] and the step [4] may be performed as different steps or may be performed simultaneously. For example, by heating the intermediate
The conditions for heating the intermediate
Examples of the oxidizing atmosphere include an air atmosphere and an oxygen-containing atmosphere.
Note that, by appropriately changing the heating conditions, it is possible to adjust how much the base layer main component diffuses into the intermediate
[5]

The structure of the electrode layer is as follows.
<Structure of electrode layer>

(Reference example)
An electrode sample was manufactured in the same manner as in Example 1 except that an upper layer was formed on the quartz substrate to form an electrode layer having a single layer structure.
2. Evaluation of Electrode Sample The electrode samples obtained in each Example, each Comparative Example and Reference Example were subjected to a heat treatment (annealing treatment) at 250 ° C. for 2 hours.
2.1 Qualitative Quantitative Analysis of Electrode Layer Longitudinal Section Next, a qualitative quantitative analysis was performed by X-ray photoelectron spectroscopy (XPS) on the longitudinal section of the electrode sample after the heat treatment. The analysis result about the electrode sample obtained in Example 2 among each sample is shown in FIG.
(Near the surface of the intermediate layer)
In the electrode sample obtained in Example 2, it was confirmed that both Cr and Au were contained in the intermediate layer, as is apparent from FIG. Therefore, it was found from the Cr content and the Au content that the abundance ratio (atomic ratio) of Cr and Au in the vicinity of the surface of the intermediate layer was 1.5: 8.5.
Further, it was confirmed that the content of oxygen was highest in the vicinity of the surface of the intermediate layer, and gradually decreased from the surface toward the base layer. In addition, when the state of Cr in the vicinity of the surface of the intermediate layer was analyzed, it was found to be Cr 2 O 3 .
Further, in the electrode samples obtained in other examples, the same tendency as in FIG. 13 was generally observed.
On the other hand, in Comparative Examples 1 and 2, although Cr was detected on the surface of the intermediate layer forming layer, Cr 2 O 3 was not observed (it was a Cr simple substance). In Comparative Example 3, although Cr in the Cr 2 O 3 state was detected in the intermediate layer, Au was not detected.
(Near upper surface)
In the electrode sample obtained in Example 2, as apparent from FIG. 13, Cr was not detected in the vicinity of the surface of the upper layer. From this, it was confirmed that in the electrode sample obtained in Example 2, Cr was not diffused on the surface of the upper layer. This tendency was the same in the electrode samples obtained in other examples and comparative example 3.
On the other hand, in the electrode samples obtained in Comparative Examples 1 and 2 and the reference example, 1 atomic% or more of Cr was detected in the vicinity of the upper layer surface, which clearly indicates that Cr was diffused on the upper layer surface. became.
2.2 Measurement of adhesion strength of electrode layer Next, the delamination strength of the electrode layer was measured by a surface / interface cutting method (SAICAS) for the electrode sample after the heat treatment. FIG. 14 shows the measurement results for the electrode samples obtained in Example 2, each Comparative Example, and Reference Example among the samples.
As is clear from FIG. 14, it was confirmed that the delamination strength of the electrode sample obtained in Example 2 was sufficiently higher than those of the comparative examples and reference examples. Further, other examples were compared, and showed the same tendency as in FIG.
2.3 Evaluation of Electrical Conductivity of Electrode Layer Next, with respect to the electrode sample after the heat treatment, the electrical conductivity in the thickness direction of the electrode layer was measured and evaluated.
As a result, it was confirmed that the electrical conductivity in the thickness direction of the electrode layer of the electrode sample obtained in each example was sufficiently larger than that of the electrode sample obtained in each comparative example and reference example.
From the above, according to the present invention, it has been clarified that an electronic device having an electrode structure that achieves both high adhesion strength between electrode layers and high electrical conductivity of the electrode layer can be obtained.
In place of the oxidation treatment, an electrode sample was prepared in the same manner as in each example, each comparative example, and the reference example, except that nitriding treatment was performed, and the evaluation was performed as described above. A trend was observed. Note that a
