Abstract
Description
The present invention relates to a detoxification treatment apparatus and a detoxification treatment method for detoxifying harmful gas components in a gas to be treated.
As refrigerant gas or semiconductor manufacturing process gas, chlorofluorocarbon (= CFC / CCl 2 F 2 , C 2 F 5 Cl, etc.), hydrochlorofluorocarbon (= HCFC / CHClF 2 , CH 3 CClF 2 etc.), hydrofluorocarbon (= HFC) / CH 2 F 2 , C 2 HF 5 etc.), halon (CBrClF 2 , CBrF 3 etc.), perfluorocarbon (CF 4 , C 2 F 6 etc.), CCl 4 , CH 3 Cl, SF 6 , NF 3 etc. Widely used.
While these gases are industrially important gases, they are also a cause substance of ozone layer destruction and global warming, and toxic gases, so that it is required to suppress atmospheric emissions as much as possible. For example, when a car, a cooler, or the like is discarded due to aging or the like, the used refrigerant gas is collected and detoxified.
In addition, these gases are characterized by containing halogen atoms (F, Cl, Br, etc.), and have a relatively large interatomic bond energy and are stable molecules. Therefore, in the detoxification treatment, it is necessary to decompose by applying energy such as combustion, high temperature, plasma or light, and to chemically react halogen atoms with water or an alkali compound.
Specifically, for example, in the case of process exhaust gas from a semiconductor manufacturing apparatus, a dry-type abatement apparatus (catalyst + adsorbent), a combustion or plasma decomposition apparatus (decomposition unit) and a wet scrubber apparatus may be used. It is used. Here, the wet scrubber device is a device that sprays sprayed water onto the gas to be treated, such as cooling of the gas heated to a high temperature in the decomposition section, removing unstable water-soluble substances such as halogen atoms generated by decomposition, etc. Used for the purpose.
By the way, generally, when detoxifying extremely stable molecules such as CF 4 , C 2 F 6 , and SF 6 , the latter means (that is, a decomposition device and Combined use with wet scrubber equipment).
However, unstable halogen atoms generated in the decomposition part easily react with carbon or the like present in the vicinity, so that if the distance between the decomposition part and the wet scrubber part is large, CF 4 , C 2 F 6 , SF 6 and the like were easily regenerated, and there was a problem that the expected removal efficiency could not be obtained. As countermeasures, as disclosed in Patent Documents 1 to 3, a configuration in which the distance between the disassembling part and the wet scrubber part is reported is reported.
Specifically, Patent Document 1 is an invention related to a combustion exhaust gas treatment apparatus that decomposes and removes silane and fluorinated substances in exhaust gas of a semiconductor manufacturing apparatus. This Patent Document 1 shows a configuration in which a decomposition unit that decomposes a component to be removed in a combustion furnace of about 1000 ° C. and a wet scrubber unit that sprays mist-like water from a shower nozzle are provided in the same apparatus. Yes.
However, as in Patent Document 1 and
In the method disclosed in
The present invention has been made in view of the above circumstances, and provides a detoxification processing apparatus and a detoxification processing method that can decompose and remove harmful gas components in a gas to be treated with high efficiency and can be downsized. The issue is to provide.
As described above, in order to maintain a high detoxification efficiency and suppress the production of by-products, it is effective to bring the decomposition part of the harmful gas component and the wet scrubber part close to each other. Accordingly, as a result of intensive studies, the inventors of the present application have found a method of collecting (removing) the gas to be processed through a solution (water or alkaline solution) while maintaining the plasma state, and completed the present invention. I let you.

<First Embodiment>
First, the configuration of a detoxification processing apparatus according to an embodiment to which the present invention is applied will be described with reference to FIG. As shown in FIG. 1, the detoxification processing apparatus 1 of the present embodiment is an apparatus that removes harmful gas components from the gas to be treated containing harmful gas components and renders them harmless. A bubbler (bubble forming part) 3 provided outside the
The detoxification processing apparatus 1 of the present embodiment is intended for processing a gas to be processed that contains harmful gas components. The gas to be treated is not particularly limited. Specifically, the exhaust gas from a dry pump that evacuates a semiconductor manufacturing apparatus such as a plasma etching apparatus, a used refrigerant filled container such as an automobile or an air conditioner. Residual gas, residual gas in a used high-pressure gas container, and the like.
Although the harmful gas component in the gas to be treated is not particularly limited, specifically, for example, perfluorocarbon gas, hydrofluorocarbon gas, and by-products obtained by decomposition of these contained in the exhaust gas from the dry pump. Gas etc. are mentioned. Moreover, chlorofluorocarbon, hydrochlorofluorocarbon, etc. contained in the residual gas in a used refrigerant | coolant filling container are mentioned as a noxious gas component.
Note that the gas to be treated may contain components other than harmful gas components. Specific examples of the other components include nitrogen gas for dilution added in the dry pump section, nitrogen gas for corrosion prevention, and the like.
The
The size (volume) of the
Moreover, the material of the
The solution stored in the internal space of the
The storage amount of the solution in the internal space of the
As shown in FIG. 1, the
The
As a result, the
The gas to be treated that has passed through the
Here, in the detoxification processing apparatus 1 of the present embodiment, the reason why the gas to be processed is microbubbles is that the microbubbles are substantially spherical single particles. That is, by making the gas to be processed into microbubbles, the rising speed in the solution can be slowed, and the gas-liquid contact frequency per gas flow rate to be processed can be increased.
Further, the rising speed of the microbubble in the solution can be obtained from the balance of buoyancy, gravity and Stokes resistance because the microbubble is a single spherical bubble. Specifically, when the solution is water and the bubbles are air, the rising speed of the bubbles having a particle diameter of 100 μm is 5.4 mm / s.
When the case where the bubble particle diameter is 10 μm is calculated based on the same calculation, the time until the bubbles reach the water surface 10 mm above is calculated as 190 seconds. In the case of bubbles having the same particle diameter of 10 μm, the time required for gas diffusion in the bubbles is several tens of microseconds, which is sufficiently shorter than the arrival time at the water surface of 190 seconds, that is, the gas-liquid is being passed through the solution. The interface collision is sufficiently repeated.
On the other hand, the long time until the bubbles reach the water surface also leads to the restriction of the treatment flow rate of the gas to be treated. For example, when the gas to be processed is processed at 300 sccm, assuming that the bubble particle size of 10 μm can be maintained, as much as 1 L of the processing gas is always present in the solution. If the bubble concentration in the solution increases, collision between the bubbles occurs and the bubble particle size increases, so it is necessary to increase the amount of the solution. In other words, since the actual particle size of bubbles in the solution becomes large or the apparatus becomes large in order to maintain the particle size, it is effective to reduce the bubble particle size formed by the bubbler to 10 μm or less. Has no effect.
Similarly, when the bubble particle size is 1 mm, the time required for the bubble to reach the water surface 10 mm above is calculated as 0.02 seconds, and the time required for gas diffusion in the bubble is calculated as 0.3 seconds. It is thought that it is not done sufficiently. In addition, when the bubble particle size is 200 μm or more, the time to reach the water surface and the time required for gas diffusion in the bubble are almost the same, so the bubble particle size is desirably 200 μm or less.
The
The slot antenna 4 is a member (that is, an electromagnetic field application member) that irradiates the bubbles P of the gas to be processed in the solution with a microwave to form plasma. The slot antenna 4 is provided adjacent to a
As shown in FIG. 1, the
In the detoxification processing apparatus 1 of the present embodiment, it is only necessary that the microbubbles are supplied to the microwave irradiation surface (
In order for the bubbles P introduced into the
Here, when the inclination angle of the slot antenna 4 is less than 10 degrees, as can be seen from the rising speed of the bubbles P, the flow of the bubbles P is slow, and the effect of inclining cannot be obtained. On the other hand, if the inclination angle of the slot antenna 4 exceeds 30 degrees, the bubbles P are less likely to concentrate in the vicinity of the microwave irradiation surface of the slot antenna 4 and the number (efficiency) of bubbles that are converted into plasma is reduced. It is not preferable.
Further, in order for the bubbles P introduced from the
The shape of the flow path control plate 7 may be a flat surface or a curved surface. If the lower surface (contact surface) 4A of the slot antenna 4 is concave, the upper surface of the flow path control plate 7 is preferably convex. Furthermore, when the slot antenna 4 is inclined, it is preferable that the flow path control plate 7 has the same inclination angle.
The
The microwave supply means 5 is not particularly limited as long as it is configured to form a general microwave surface plasma.
Further, in the microwave generation leaving 5A, the frequency and output conditions of the microwave can be appropriately selected according to the physical properties of the gas to be processed. By adopting the 2.45 GHz band power supply, which is the most commercially available product, a great merit can be obtained in terms of cost. Although the output condition varies depending on the type of gas to be processed and the flow rate, it is desirable to set the output condition in a range of 3000 W or less from the viewpoint of avoiding the enlargement of the apparatus.
The
In the detoxification processing apparatus 1 of the present embodiment, the slot antenna 4 constitutes a harmful gas component decomposition part, and the
Next, the detoxification processing method of this embodiment using the above-described detoxification processing apparatus 1 will be described with reference to FIG.
The detoxification method of the present embodiment includes a step of forming bubbles of a gas to be treated containing a harmful gas component, and introducing the bubbles into a solution in which the harmful gas component in the gas to be treated is dissolved. The step of supplying microwaves to the bubbles to convert the bubbles into plasma, the step of passing the solution in a bubble state to dissolve the harmful gas components in the solution, and the solution of the gas components from which the harmful components have been removed. And a step of taking out from the inside.
Specifically, first, a gas to be processed generated by a gas source to be processed (not shown) is supplied to the
At the same time as the supply of the gas to be treated is started, the operation of the
Next, the microbubbles introduced into the
Next, the microbubbles that have been turned into plasma raise the
Here, since the harmful gas component is converted into plasma in the solution, the decomposed harmful gas component is effectively absorbed in the solution without being recombined.
Next, the gas component from which harmful components have been removed by passing through the
As described above, according to the detoxification processing apparatus 1 and the detoxification processing method of the present embodiment, the bubbles (microbubbles) P of the gas to be processed formed by the
In addition, since the slot antenna 4 is provided in the
Furthermore, according to the detoxification treatment apparatus 1 and the detoxification treatment method of the present embodiment, the bubbles P of the gas to be treated are placed inside the solution storage tank 2 (removal and recovery unit) that removes harmful components in the gas to be treated. Since the slot antenna 4 that decomposes by irradiating microwaves is installed, harmful gas components in the gas to be treated can be decomposed and removed with high efficiency, and the apparatus can be downsized.

<Second Embodiment>
Next, a second embodiment to which the present invention is applied will be described. In the present embodiment, the detoxification processing apparatus 1 and the detoxification processing method of the first embodiment have different configurations. Therefore, the detoxification processing apparatus and the detoxification processing method of this embodiment will be described with reference to FIG. Therefore, regarding the detoxification processing apparatus and the detoxification processing method of the present embodiment, the same components as those in the first embodiment are denoted by the same reference numerals and description thereof is omitted.
As shown in FIG. 2, the
As shown in FIG. 2, the electromagnetic
As described above, in the electromagnetic
The detoxification performance monitor 8 is provided in the
Since the abatement performance monitoring monitor 8 is electrically connected to the
The
The harmful component dissolved concentration monitoring monitor 9 is provided in the
The technical scope of the present invention is not limited to the above embodiment, and various modifications can be made without departing from the spirit of the present invention. For example, in the
Moreover, it is good also as a structure which provides one or more detoxification processing apparatuses in the downstream (secondary side) of the
Specific examples are shown below.
Example 1
An experiment for decomposing nitrogen trifluoride (NF 3 ) was performed using the detoxification apparatus having the configuration of FIG. As the bubbler, a commercially available Naflon bubbler (manufactured by Matsuura Seisakusho, bubble diameter: 5 to 100 μm) was used. The bubble-containing fluid introduced from the bubbler passed through a prismatic channel having a width of 50 mm, a height of 10 mm, and a length of 100 mm, and was introduced into a solution tank having a diameter of 200 mm. The upper surface side of the prism has a slot antenna structure, which can irradiate the bubbles with microwaves. The microwave generator was a magnetron that generates a 2.45 GHz microwave and can output a maximum of 1.5 kW. The solution was pure water, and the height from the gas introduction hole to the water surface was 20 cm.
The plasma state was good when discharged under the conditions of a gas flow rate of 10 sccm and a power output of 500 W, and the decomposition efficiency of nitrogen trifluoride was 87%. Moreover, even when the flow rate was increased to 50 sccm, a decomposition efficiency of 80% or more was obtained.
Here, the decomposition efficiency was calculated by the following equation.
(Decomposition efficiency) = 100 − [(flow rate of component to be decomposed passing through solution) ÷ (flow rate of component to be decomposed passing through bubble forming portion)] × 100

The conditions of the bubbler, the fluid introduction part, the solution tank, and the microwave generator were the same as in Example 1.
The plasma state was good when discharged under the conditions of a gas flow rate of 100 sccm and a power output of 1000 W, and the decomposition efficiency of hexafluoroethane was 81%.
