前記半導体ナノワイヤコアがAlxGa1−xAs(但し、xは0を含む)からなり、且つ、前記半導体薄膜が、GaAs/InAsからなる量子井戸構造膜からなり、前記量子井戸構造膜における発光波長が1.3μm以上の長波長であることを特徴とする付記6に記載の半導体ナノデバイス。

前記接合界面が、前記接合界面に沿ってキャリアを流す接合界面であることを特徴とする付記1乃至付記4のいずれか1に記載の半導体ナノデバイス。
