Abstract
Description
The present invention relates to a dicing die bonding tape used for picking up a plurality of semiconductor chips from a semiconductor wafer and a manufacturing method thereof, and more specifically, a peeling assist film is laminated between a dicing tape and a die bonding film. The present invention relates to a dicing die bonding tape having the structure described above, a method for manufacturing the same, and a method for manufacturing a semiconductor chip.
Conventionally, dicing / die bonding tape has been widely used in the manufacture of semiconductor chips. For example, the following
When the dicing die bonding tape described in
On the other hand, if the adhesive force of the surface of the dicing tape on the non-adhesive film side is increased, the adhesive force between the dicing tape and the non-adhesive film can be increased. However, when the dicing ring is peeled off from the dicing tape after dicing, adhesive residue may be generated on the surface of the dicing ring. When such adhesive residue is generated, it becomes difficult to perform the next dicing using the dicing ring with high accuracy.
In the dicing die bonding tape, prior to use, the portion where the non-adhesive film and the die bonding film are laminated is covered with a separator. The separator is bonded to the dicing tape around the portion where the non-adhesive film and the die bonding film are laminated. As described above, when the adhesive strength of the dicing tape is increased, it is difficult to peel off the separator, and in some cases, the separator cannot be peeled off.
An object of the present invention is to provide a pick-up of a semiconductor chip in a dicing die bonding tape provided with a peeling auxiliary film between the dicing tape and the die bonding film, in which peeling between the peeling auxiliary film and the dicing tape hardly occurs during dicing. It is an object of the present invention to provide a dicing die bonding tape and a manufacturing method thereof, and a semiconductor chip manufacturing method using the dicing die bonding tape, which can reduce defects.
The dicing die-bonding tape according to the present invention includes a dicing tape, a peeling auxiliary film laminated on the dicing tape, and a die bonding film laminated on the peeling auxiliary film. The peeling assist film is made of a (meth) acrylic ester resin film, and the adhesive strength on the dicing tape side is relatively higher than the adhesive strength on the die bonding film side of the peeling assist film. .
In a specific aspect of the dicing die bonding tape according to the present invention, the carboxylic acid value of the peeling auxiliary film has a distribution in the thickness direction of the peeling auxiliary film, and the die bonding film side of the peeling auxiliary film Compared with the portion, the carboxylic acid value of the die bonding film side portion is relatively increased. In this case, since the carboxylic acid value is high on the dicing tape side of the peeling assist film, the adhesive force can be effectively increased. Moreover, since the carboxylic acid value is low on the die bonding film side of the peeling assist film, the adhesive force can be reduced more reliably.
In another specific aspect of the dicing die bonding tape according to the present invention, the film elastic modulus of the dicing tape side portion is relatively higher than that of the peeling bonding film on the die bonding film side portion. Therefore, even if an external force is applied to the portion of the non-adhesive film on the dicing tape side as in the expansion, cracking or the like hardly occurs.
In still another specific aspect of the dicing die bonding tape according to the present invention, an adhesive force on the die bonding film side of the peeling auxiliary film is 3 to 4 N / 20 mm, and the dicing tape side of the peeling auxiliary film is The adhesive strength is 4.5 N / 20 mm or more. In this case, the pick-up failure of the semiconductor chip can be reduced more reliably. More preferably, the difference between the adhesive force on the die bonding film side of the peeling assist film and the adhesive force on the dicing tape side is 0.5 N / 20 mm or more. In this case, the pick-up failure of the semiconductor chip can be further effectively reduced.
The method for producing a dicing die bonding tape according to the present invention comprises a step of applying a first acrylic resin composition in a molten state on a support, and drying the first acrylic resin composition. First, a second acrylic resin composition in a molten state in which the adhesive strength after curing is different from the adhesive strength of the cured product of the first acrylic resin composition is applied onto the first acrylic resin composition. A step of curing the first and second acrylic resin compositions to form a peeling auxiliary film, and laminating a die bonding tape on one side of the peeling auxiliary film and a die bonding film on the other side. And a dicing die bonding tape manufacturing method.
In a specific aspect of the manufacturing method of the dicing die bonding tape according to the present invention, the dicing tape formed on the support is transferred to the dicing tape, whereby the dicing is applied to one surface of the peeling auxiliary film. Laminate the tape. In another specific aspect of the manufacturing method of the dicing die bonding tape of the present invention, the peeling assist film is formed by using a dicing tape as the support, thereby forming the peeling assist film on the dicing tape. The dicing tape is laminated on one side of the film. Thus, the peeling assist film may be directly formed on the dicing tape, or may be laminated on the dicing tape by the transfer method as described above.
In another specific aspect of the manufacturing method of the dicing die bonding tape according to the present invention, the first acrylic resin composition is applied relatively thinly than the second acrylic resin composition. In this case, by laminating the first acrylic resin composition side on the dicing tape, the thickness of the hardened first acrylic resin composition is reduced, so that the expansion during dicing is reduced. It can be done easily.
The semiconductor chip manufacturing method according to the present invention is a semiconductor chip manufacturing method using the dicing die bonding tape of the present invention. The method for manufacturing a semiconductor chip of the present invention includes a step of preparing a dicing die bonding tape according to the present invention, a step of laminating a semiconductor wafer on the die bonding film, dicing the semiconductor wafer and the die bonding film, A step of dividing the semiconductor chip into a plurality of semiconductor chips, and a step of peeling the semiconductor chip together with the die bonding film from the peeling auxiliary film and picking up the semiconductor chip.
In the dicing die bonding tape according to the present invention, since the dicing tape side adhesive force is relatively higher than the die bonding film side adhesive force of the peeling assist film, even if the dicing blade performs dicing. Further, peeling between the dicing tape and the peeling auxiliary film hardly occurs. Therefore, after dicing, the separated semiconductor chip can be reliably peeled off from the peeling assisting film together with the die bonding film and picked up. Accordingly, pickup defects can be reduced.
Moreover, according to the manufacturing method of the dicing die bonding tape which concerns on this invention, it becomes possible to provide the dicing die bonding tape of this invention which does not produce pick-up defect easily as mentioned above.
According to the semiconductor chip manufacturing method of the present invention, since dicing and pickup are performed using the dicing die bonding tape of the present invention, it is possible to greatly reduce the pick-up failure of the semiconductor chip.
Hereinafter, the present invention will be clarified by describing specific embodiments of the present invention with reference to the drawings.
Fig.1 (a) is front sectional drawing which shows the dicing die-bonding tape which concerns on one Embodiment of this invention.
The dicing
The dicing
The dicing
Although it does not specifically limit as an adhesive for forming the adhesive layer 2b, An acrylic adhesive and a synthetic rubber adhesive are mentioned. Among these, an acrylic pressure-sensitive adhesive as a pressure-sensitive type is preferable. When an acrylic pressure-sensitive adhesive is used, the sticking force to the peeling
The material constituting the substrate 2a is particularly preferably polyolefin or polyvinyl chloride, and the pressure-sensitive adhesive layer 2b is preferably an acrylic pressure-sensitive adhesive or a rubber pressure-sensitive adhesive. By using these preferable materials, moderate expandability can be obtained when picking up a semiconductor chip.
A peeling
The peeling
The feature of this embodiment is that the adhesive strength of the
In addition, the adhesive strength of the peeling
The difference between the adhesive force on the
The adhesive force on the surface on the dicing
As described above, the peeling assist
As shown in FIG. 1B, in the
As described above, an example of a method for providing a portion having a different carboxylic acid value in the thickness direction of the
What is necessary is just to apply | coat the 1st, 2nd acrylic resin composition from which a carboxylic acid value differs on the dicing
In coating the acrylic resin composition, an appropriate coating method such as a method using a die coater can be used. In addition, after coating the first acrylic resin composition, it is desirable that the second acrylic resin composition is subsequently applied without drying, thereby making it difficult to form an interface between the two. Thus, the above-mentioned peeling
As the curing method, an appropriate method such as a photocuring method such as ultraviolet irradiation or a method of curing by heating can be used. But when forming the said peeling auxiliary |
Moreover, you may perform the formation of the said peeling auxiliary |
In the peeling
That is, chipping can be reliably prevented by making the lower part relatively harder than the
In addition, it is desirable to reduce the thickness of the relatively hardened portion. That is, when expanding with the dicing
As described above, the peeling assist
The peeling assist film containing a (meth) acrylic ester resin crosslinked body as a main component is softer than a polyolefin film. Therefore, chipping or the like during dicing is unlikely to occur.

Therefore, as described in
In addition, the peeling auxiliary |
Although it does not specifically limit as said (meth) acrylic acid ester-type resin, The (meth) acrylic acid ester polymer which has a C1-C18 alkyl group is preferable. When the (meth) acrylic acid ester polymer having an alkyl group having 1 to 18 carbon atoms is used, the polarity is sufficiently lowered, the surface energy of the
As the (meth) acrylic acid ester polymer, a (meth) acrylic acid alkyl ester monomer having an alkyl group having 1 to 18 carbon atoms is used as a main monomer, and this is combined with a functional group-containing monomer and, if necessary, these. A (meth) acrylic acid ester polymer obtained by copolymerizing with other polymerizable monomers capable of polymerization by a conventional method is preferred. In this case, the number of carbon atoms of the alkyl group of the (meth) acrylic acid alkyl ester monomer is more preferably 2 or more, and particularly preferably 6 or more.
The weight average molecular weight of the (meth) acrylic acid ester polymer is preferably in the range of 200,000 to 2,000,000. If it is less than 200,000, a large amount of appearance defects may occur at the time of coating molding, and if it exceeds 2 million, it may become too thick at the time of production to make it impossible to take out the polymer solution.
The modifying monomer is not particularly limited, but is preferably not a monomer containing a carboxyl group. If a monomer containing a carboxyl group is used, the polarity of the peeling assist
Examples of the monomer that can be used as the modifying monomer include butadiene, styrene, isoprene, and acrylonitrile having a double bond.
Although it does not specifically limit as said (meth) acrylic-acid alkylester monomer, It obtained by esterification reaction of the primary or secondary alkyl alcohol which has a C1-C18 alkyl group, and (meth) acrylic acid. (Meth) acrylic acid alkyl ester monomers are preferred.
Specific examples of the (meth) acrylic acid alkyl ester monomer include methyl (meth) acrylate, ethyl (meth) acrylate, propyl (meth) acrylate, isopropyl (meth) acrylate, and (meth) acrylic acid. Examples include n-butyl, t-butyl (meth) acrylate, 2-ethylhexyl (meth) acrylate, octyl (meth) acrylate, or lauryl (meth) acrylate. Of these, (meth) acrylic acid alkyl ester monomers having an alkyl group with 4 or more carbon atoms are particularly preferred. A (meth) acrylic-acid alkylester monomer may be used independently and 2 or more types may be used together.
Moreover, it is preferable that the carboxylic acid value of the (meth) acrylic ester resin crosslinked body as the main component of the peeling assist
On the other hand, in the peeling
The carboxylic acid value in the (meth) acrylic ester resin crosslinked product can be adjusted by an appropriate method. For example, there may be mentioned a method of partially varying the amount of carboxyl group-containing monomer used by adding a carboxyl group-containing monomer as the modifying monomer. That is, in the first acrylic resin composition and the second acrylic resin composition described above, the proportion of the carboxyl group-containing monomer may be relatively increased in the first acrylic resin composition.
The carboxylic acid value is the number of milligrams of potassium hydroxide necessary to neutralize the free acid contained in 1 g of (meth) acrylic acid ester polymer.
In addition to the (meth) acrylic resin cross-linked body as the main component, the peeling assist
The oligomer is not particularly limited, but preferably has a flexible skeleton such as a polyether skeleton, a polyester skeleton, a butadiene skeleton, a polyurethane skeleton, a silicate skeleton, or a dicyclopentadiene skeleton. The skeleton having flexibility means a skeleton having a Tg of 25 ° C. or less.
The blending ratio of the oligomer is not particularly limited, but is preferably 1 part by weight or more with respect to 100 parts by weight of the (meth) acrylic acid ester polymer in order to obtain the effect of blending the oligomer. A preferred upper limit is 50 parts by weight. When there are too many said oligomers, a raw material will not melt | dissolve and manufacture of the peeling auxiliary |

Although it does not specifically limit as said thermoplastic resin, For example, poly (meth) acrylic acid ester resin, polyester resin, polyvinyl alcohol resin, or polyvinyl acetate resin etc. are mentioned.

In the dicing, the dicing blade is diced so that the
Further, when dicing, the pressure by the dicing blade is applied to the
