Abstract
Description
The present invention relates to a resin coating apparatus that coats a liquid resin on the surface of a workpiece such as a semiconductor wafer.
For example, in the semiconductor device manufacturing process, a large number of rectangular regions are defined on the surface of a disk-shaped semiconductor wafer by grid-like division lines, and electronic circuits such as IC and LSI are formed on the surface of these rectangular regions, and then After performing necessary processing such as polishing after the back surface is ground, all the divided lines are cut, that is, diced to obtain a large number of semiconductor chips. The semiconductor chip thus obtained is packaged by resin sealing and widely used in various electric / electronic devices such as mobile phones and PCs (personal computers).
Semiconductor wafer dicing is generally performed by cutting a cutting blade rotated at high speed, but in recent years, laser dicing has been performed by performing ablation processing to melt a wafer by irradiating a laser beam. Attempts have been made (see Patent Document 1). By the way, when ablation processing by laser irradiation is performed, there is a problem that droplets of transpiration components called debris adhere to the surface of the wafer and deteriorate the quality. Therefore, if the applicant applies a resin to the surface of the wafer and forms a protective film and irradiates the surface with a laser beam, the debris adheres to the protective film and does not directly adhere to the wafer surface. Has proposed a technique capable of ensuring the above (Patent Document 2).
In order to apply the resin to the surface of the wafer, as described in
By the way, the resin that scatters easily becomes mist, and is filled in the casing in that state, so that it is discharged to the outside. The resin mist is sucked and discharged from the exhaust pipe connected to the casing in a state of being mixed with the air in the casing. It is happening that mist accumulates. Accumulation of resin mist on the exhaust pipe has an adverse effect on the apparatus, for example, reducing exhaust efficiency and making it difficult for the resin mist to be smoothly discharged from the housing.
The present invention has been made in view of the above circumstances, and can smoothly discharge resin mist from the housing while preventing adverse effects on the apparatus due to adhesion of the resin mist to the inner surface of the exhaust pipe for discharging mist. It aims at providing the resin coating device.
The resin coating apparatus of the present invention is a resin coating apparatus that applies a liquid resin to one surface of a plate-shaped workpiece, and is housed in the housing having an exhaust port, and one surface is exposed. Holding means having a holding surface for holding the workpiece in a state in which the workpiece is held, resin supply means for supplying liquid resin to one surface of the workpiece held on the holding surface, and supplying cleaning water to the workpiece held on the holding surface The cleaning water supply means, the exhaust port of the housing and the suction source communicate with each other, an exhaust pipe for guiding the fluid in the housing to the suction source, and provided in the middle of the exhaust pipe and flowing through the exhaust pipe And a gas-liquid separation unit having a mist capturing unit that captures mist generated in a casing contained in the fluid.
According to the present invention, when the suction source is operated, the air in the housing is discharged from the exhaust port through the exhaust pipe to the outside. While operating the suction source, resin is supplied to one surface of the workpiece by the resin supply means. If resin mist is generated at this time, the resin mist is mixed with air and discharged to the exhaust pipe. It is captured intensively in the mist capturing section of the gas-liquid separating means. Therefore, adhesion of the resin mist from the gas-liquid separation means to the inner surface of the exhaust pipe on the downstream side is prevented, and adverse effects on the apparatus due to the adhesion of the resin mist are suppressed.
Further, in the resin coating apparatus of the present invention, when cleaning water mist is generated when cleaning water is supplied to the workpiece by the cleaning water supply means and the workpiece is cleaned, the cleaning water mist is also mixed with air and discharged to the exhaust pipe. , Captured by the mist capturing section. Then, the resin mist captured by the mist capturing unit is washed away by the washing water mist, and the mist capturing unit can be cleaned. For this reason, the mist capture effect by a gas-liquid separation means is maintained over a long period of time.
In the present invention, the mist capturing section is formed of an inclined plate that is inclined with respect to the vertical direction and is allowed to collide with the mist. The form in which is formed is included.
Further, in the present invention, the holding means is a disk-like suction table that sucks and holds the other surface of the work on the holding surface, and the housing includes a side wall portion surrounding an outer peripheral portion of the suction table. And a bottom portion that is disposed below the suction table and closes the lower opening of the side wall portion, the exhaust port is formed in the side wall portion, and the exhaust pipe is located upstream. The gas-liquid separation means includes a chamber portion disposed in the middle of the fluid rising portion, and a chamber portion disposed in the fluid rising portion. A first opening formed on the upstream side of the exhaust pipe and a second opening formed on the chamber part and opened on the downstream side of the exhaust pipe, and disposed in the chamber part, The mist that has flowed into the chamber from the first opening is allowed to collide Comprising an inclined plate, it is formed on the side edges of the inclined plate, a form which has the aforementioned gas passage for circulating the gas in the fluid from the first opening to the second opening.
The work referred to in the present invention is not particularly limited. For example, the semiconductor wafer such as a silicon wafer, an adhesive member such as DAF (Die Attach Film) provided on the back surface of the wafer for chip mounting, a package of a semiconductor product, Examples include ceramic, glass, sapphire, silicon-based substrates, various electronic components, various drivers such as LCD drivers for controlling and driving liquid crystal display devices, and various processing materials that require micron-order accuracy.
According to the present invention, when the resin mist generated in the housing is discharged to the outside through the exhaust pipe, the adverse effect on the apparatus due to the adhesion of the resin mist to the inner surface of the exhaust pipe is effectively prevented, and the resin mist is removed. As a result, the apparatus can be smoothly discharged from the housing, and as a result, the apparatus can be operated normally over a long period of time.
Hereinafter, an embodiment of the present invention will be described with reference to the drawings.
(1) Configuration of Resin Coating Device FIGS. 1 and 2 show an embodiment in which a thin film is formed by coating a liquid resin on the surface (one surface) of a disk-shaped semiconductor wafer (hereinafter abbreviated as wafer) 1. The
After the resin is applied to the entire surface of the
The
The
The
A vacuum device (not shown) is connected to the
The outer diameter of the
A plurality of
The spinner table 40 is moved by a lifting mechanism (not shown) to a wafer transfer position that is close to the upper opening or protrudes upward from the opening, and a processing position in the
In the
Each of the pipe bases 51 </ b> A and 52 </ b> A is disposed near the inner wall of the
A
The
Further, the
Hereinafter, the
As shown in FIG. 2, the
The

(2) Operation of Resin Coating Device Next, the operation of the
(2-1) Resin spin coating The wafer-attached frame 7 transported by a suitable transport means is concentric on the spinner table 40 that has been operated in advance and is waiting at the wafer delivery position. Adsorbed and retained on the surface. Subsequently, the spinner table 40 is lowered to the processing position, the
Next, the spinner table 40 is rotated at a rotation speed corresponding to the spin coating, and then the liquid water-soluble resin P is dropped from the tip of the
(2-2) Formation of Protective Film by Drying Resin After finishing the resin coating process, the
When the drying is finished and the protective film forming step is finished, the rotation of the spinner table 40 is stopped, and the spinner table 40 is raised to the wafer delivery position. Thereafter, the
(2-3) Removal and Cleaning of Protective Film Once the
First, the wafer-attached frame 7 on which the
When the protective film on the surface of the
During spin coating of the resin P, the excess resin P is scattered from the outer peripheral edge of the
(3) Mist discharging and capturing action The above is the main operation of the
(3-1) Discharge and capture of resin mist During the main operation, the
In the spin coating process, when the resin P applied to the surface of the
The resin mist flowing into the
That is, the air mixed with the resin mist is separated into the air and the resin mist by only the resin mist being captured by the
(3-2) Discharge and capture of cleaning water mist and cleaning of resin mist Next, in the process of setting the laser-diced
The washing water mist generated in this way is also captured by the
Here, on the lower surface of the
As shown in FIG. 6, the resin solution P <b> 2 that is water containing melted resin is dropped from the
As described above, the resin mist captured by the gas-liquid separation means 80 by adhering to the lower surface of the
In addition, the gas-liquid separation means 80 of one embodiment has a simple structure in which the
(4) Another form of mist capturing part The mist capturing part that captures the resin mist and the washing water mist is not limited to the form of the
