ところで、ミストは粒子が細かいほど上方に舞い上がろうとして排気管60には達しにくいものであるが、本実施形態では、スピンナテーブル30に保持されているウェーハWの上方のエアブロワ70から斜め下向きに空気が噴出しており、この噴出空気によってミストはおさえ込まれて上方への舞い上がりがおさえられるとともに下方へ流動する。このため、ミストは速やかに、かつ効率よく排気口20aから排気管60に導入されていく。また、ミストが十分に排気されるため、洗浄運転終了後にフラップ25を開いた際に、洗浄室21内に残ったミストが外部に漏れるといったおそれがない。したがって、加工装置が備える他の機器や部品へのミストによる悪影響を効果的に防止することができる。なお、エアブロワ70から噴出される空気によるミストのおさえ効果を確実に得るために、エアブロワ70からの噴出空気の斜め下向き角度は、スピンナテーブル30の保持面30Aに保持されたウェーハWの上面で噴出空気が跳ね返り、これによって上向きの流れが生じないよう、適度に緩やかな角度に設定される。
