Abstract
Description
The present invention relates to a heat dissipation structure for an on-vehicle electronic control device.
In recent years, in-vehicle electronic control devices are required to be smaller and lighter, but the amount of heat generated is increasing with the higher functionality and speed of the devices. Furthermore, the installation position of the device is in the engine room, and the environmental temperature of the product is also high. From these backgrounds, it has been a challenge to achieve both heat dissipation and reduction in size and weight of the in-vehicle electronic control device.
In order to meet the demand for miniaturization of electronic control devices, double-sided mounting and high-density mounting of mounting components are being promoted. As a method for improving heat dissipation of a double-sided mounted circuit board, for example, there is
In order to improve heat dissipation, it is necessary to quickly transfer the heat of the heat generating component to the outside world. For this reason, in the conventional heat dissipation structure, the number of members interposed between the heat generating components and the product casing is reduced as much as possible, and the heat conductivity of the interposed members is increased as much as possible to improve heat dissipation. Further, in the conventional structure, in order to reduce the number of members interposed between the heat generating component and the product casing, a method in which no electronic component is mounted on the back surface of the heat generating component is often employed.
In the present invention, attention is paid to electronic components, particularly ceramic electronic components, in order to achieve both heat dissipation and miniaturization of the electronic control device. These ceramic electronic parts are used as circuit parts and at the same time as heat radiating members.
The present invention can achieve both heat dissipation and downsizing of an on-vehicle electronic control device.
As an embodiment for carrying out the invention, a heat-generating component is mounted on one surface of a circuit board, and a ceramic component is mounted at a position symmetrical to the heat-generating component on the other surface of the circuit board. Ceramic is a material whose main component is alumina, etc., and its thermal conductivity is generally better than that of resin material. Heat conduction can be improved. That is, by using a ceramic component as a heat conductive material, it is possible to improve heat dissipation, reduce the size of the control device, reduce the amount of heat conductive material used, and reduce costs.
As another embodiment, the invention relates to the arrangement of vias for efficiently transferring heat of a heat-generating component from one surface of the circuit board to the other surface. By disposing these vias between the electrodes of the ceramic component, the mounting density of the ceramic component can be increased, which is effective for miniaturization of the circuit board and the product.
In yet another embodiment, the mounting range of the non-heat generating component made of a ceramic material is set to a symmetrical position with the heat generating component and the circuit board sandwiched therebetween, so that the heat of the heat generating component can be efficiently received and transferred to the heat radiating member and the product housing. Heat transfer.
According to the above embodiment, the ceramic parts constituting the circuit of the electronic control device are also used as the heat transfer member, so that the electronic parts can be mounted even in a range where the electronic parts are not mounted conventionally, and the size is small. Can be achieved.
Examples of the present invention will be specifically described below.
FIG. 1 is a sectional view showing a first embodiment of the present invention.
First, the configuration of this embodiment will be described.
The
The
The
A heat
The
The
The
A conventional heat dissipation structure is shown in FIG. In the conventional structure, the heat radiation path from the
Next, the effect of the present embodiment will be described.
The present embodiment shown in FIG. 1 is characterized in that a
In the embodiment, the
There are several types of base materials for ceramic capacitors, for example, barium titanate. Barium titanate has a thermal conductivity of 6 to 7 W / mK, and a thermal conductivity (1 to 3 W) of a heat conductive material (grease, adhesive, sheet, etc.) in which alumina or the like is contained in a general silicone resin. / MK) and can be expected as a heat conductive material. As a result, heat dissipation can be maintained while improving the mounting efficiency, and the
In addition, as electronic components become more functional and faster, it is desirable to mount capacitors for noise removal as close as possible to related components. Mount ceramic capacitors at target locations with the target component and circuit board in between. Is also effective in improving the performance of the circuit function.
7A to 7D are cross-sectional views of a portion of the thermal via 2a immediately below the heat generating component. The
When the
FIG. 7D shows an example of three capacitor rows. The structure in which the
As shown in FIGS. 7B to 7D, in order to make the thermal via independent or covered with a resist or the like, the diameter of the thermal via is preferably equal to or less than ½ of the length of the ceramic capacitor to be used. . In particular, by disposing the thermal via 2b between the electrodes of the
The ceramic capacitor to be mounted does not necessarily have to be connected to other components in terms of a circuit, and can simply be used as a member that thermally connects the
In this embodiment, a through-through hole is shown as a thermal via, but the present invention is not limited to this, and for example, a build-up type via may be used. A ceramic resistor can also be used for the ceramic member.
In order to effectively transfer the heat of the heat generating component to the housing, it is desirable that the ceramic component is within the range of the heat sink, but if it is difficult to place it directly under the pattern wiring, the outer periphery of the heat sink May be.
Not only when the ceramic capacitor to be mounted is connected to other parts in terms of circuit, but also to prevent damage to the ceramic capacitor and solder joints due to excessive stress and shortening of the connection life, the heat
FIG. 3 is a sectional view showing a second embodiment.
In this embodiment, in addition to the first embodiment, a
