このようにして、付着工程が完了したならば、次に電磁波を照射する照射工程へ移行する。この照射工程では、先に図1において説明したような熱処理装置2を用い、この半導体ウエハWの表面に対して、図6(C)に示すように電磁波74を照射する。これにより、先に説明したようにこの表面の成膜材料層70を選択的に加熱して誘電材料よりなる粉体80を例えば融点以上の温度まで加熱して溶融させて薄膜80Aを形成することになる。この薄膜80Aは、上述したように溶融から凝固を経て、結晶性の膜状態になり、下層の界面密着性も向上させることができる。この粉体80の加熱温度は、粉体80の融点程度まで、或いは融点未満の温度で融点に近い温度まで加熱する場合もある。そして、上記薄膜80Aとしては比較的粒サイズの大きな結晶性の薄膜を得ることができる。

上述のような加熱により、前述したように成膜材料は粉体状(粉末)になされているので、電磁波が誘電材料の粉体80間に浸入し易くなっており、これを迅速に且つ効率的に選択加熱することができる。加熱温度は、誘電材料の粉体80が、STOの場合は例えば2300〜2430℃程度、BSTの場合は例えば2000〜2100℃程度、GSTの場合は500〜600℃程度である。そして、前述したように、シリコン基板W自体は、それ程加熱されないので、この下層に半導体素子等が予め作り込まれている場合には、これが熱的ダメージを受けることを防止することができる。

上記誘電材料の粉体80の照射工程では、電磁波の照射を終了する場合、定格電力の供給状態から瞬時にオフするように制御しているが、これに限定されず、電磁波の照射を終了して薄膜80Aを降温させる時には、電磁波の投入電力を少しずつ低下させるように制御して薄膜80Aの降温速度が遅くなるように、すなわちゆっくりと降温するように調整してもよい。これによれば、図6(C)に併記してあるように、薄膜80Aにおける結晶の粒径を大きくすることができる。また、この降温速度を制御することにより所望の大きさの結晶粒径を得ることができる。具体的には、電磁波の当入電力を定格出力の状態から例えば1〜600sec程度の時間をかけてゼロ出力まで順次低下させるようにして、降温速度を制御する。これにより、所望の大きさの結晶粒径を得ることができる。

上記成膜材料として誘電材料を用いた場合では、この誘電材料の塗布を行い易くするために、誘電材料を液体に混入させるのが好ましい点について説明したが、加熱のメカニズムを考慮すると、極性を持つ誘電材料の分子が電磁波の電界に対して振動することにより効率的に加熱することができるので、この極性を持つ粉体が振動し易くするためには、この粉体を十分な量の非極性液体中に混入させるのが好ましい。図7は非極性液体に混合された誘電材料を半導体ウエハの表面に塗布(付着)した時の状態を示す図である。

In the case where a dielectric material is used as the film forming material, it has been described that it is preferable to mix the dielectric material into the liquid in order to facilitate the application of the dielectric material. Since the dielectric material molecules can be efficiently heated by vibrating with respect to the electric field of the electromagnetic wave, a sufficient amount of non-powder is required to make the powder having this polarity easy to vibrate. It is preferable to mix in a polar liquid. FIG. 7 is a diagram showing a state when a dielectric material mixed with a nonpolar liquid is applied (attached) to the surface of a semiconductor wafer.

そして、図8(B)に示すように、前述と同様に上記成膜材料層70に電磁波74を照射すると、低誘電率の誘電材料の粉体86の加熱は遅いが、極性液体88の極性を持つ分子が電磁波の電界に対して強く振動して急速に加熱されることになり、この極性液体88が蒸発して乾燥し、薄膜86Aが形成される。この際、上記極性液体88が蒸発して膜中から抜け切れない蒸気が、上記薄膜86A中にポア(空孔)90として形成されることになる。この場合、上記成膜材料層70の加熱温度は、低誘電率の誘電材料の融点未満であって融点に近い温度である。

このように薄膜86Aを形成することにより、薄膜86A中にポア90を形成することができるので、誘電率のより低い、すなわちLow−kの絶縁膜を迅速且つ効率的に選択加熱することができる。この場合、電磁波を照射している時の投入電力を調整して加熱速度を制御することにより、薄膜86A中に形成されるポア90の比率を、例えば50〜80%程度の範囲内で調整することができるので、薄膜86Aのk値(誘電率)をコントロールすることができる。
