図5は、本変形例に係る薄膜形成システムの概略構成図である。
ここでは、本願の成膜装置100を含み、図2の基板30を形成するための複数の薄膜形成装置を備えたマルチチャンバー方式の薄膜形成システム300について図5を中心に、適宜図1、および図2を交えて説明する。
薄膜形成システム300は、正六角形状の搬送室250、複数の成膜装置97〜102などから構成されている。
搬送室250は、その室内環境を減圧状態に維持可能な真空チャンバとして構成されており、搬送室の各辺に面して、6つの成膜装置97〜102がそれぞれ配置されている。
成膜装置97〜102は、それぞれが基板30の各層を形成する成膜装置であり、また、それぞれが基板30を出し入れするためのゲート面Gを搬送室250の各辺に面するように配置されている。
例えば、成膜装置98は、有機機能層37を真空蒸着法によって形成する成膜装置であり、その隣の成膜装置99は共通電極38を真空蒸着法によって形成する成膜装置、その隣が実施形態1で説明した成膜装置100という配置になっている。
