上記のように構成されたSWP−CVD装置100では、不図示のマイクロ波発生源から周波数2.45GHzのマイクロ波をマイクロ波導波管102内に伝搬させ、スロットアンテナ103を通して誘電体板104へ放射させる。マイクロ波は表面波SWとなって、この表面波エネルギーによりチャンバー101内のプロセスガスが電離、解離されてプラズマPが生成する。表面波SWは、誘電体板104の内面全域に拡がるので、プラズマPもチャンバー101内でそれに対応した領域に拡がる。このプラズマPを利用して、有機EL素子基板10上に保護膜20の成膜を行う。

以下、本実施の形態の有機EL素子1の保護膜20の製造工程を詳述する。
(1)窒化シリコン層15の形成
有機EL素子基板10を基板ホルダー108にセットして、チャンバー101内を0.01Pa程度の高真空に排気する。プロセスガス導入管105を通してNH3ガス、N2ガス、Arガスをそれぞれチャンバー101内に導入し、材料ガス導入管106を通してSiH4ガスをチャンバー101内に導入し、チャンバー101内を圧力4Paに保持する。マイクロ波電力3.0kWにより生成したプラズマPにより5分間の成膜を行い、厚さ0.5μmの窒化シリコン層15を形成する。

(2)DLC層16の形成
再びチャンバー101内を0.01Pa程度の高真空に排気した後に、プロセスガス導入管105を通してArガスをチャンバー101内に導入し、材料ガス導入管106を通してCH4ガスをチャンバー101内に導入し、チャンバー101内を圧力4Paに保持する。そして、基板ホルダー108のバイアス電圧を零とし、マイクロ波電力2.0kWにより生成したプラズマPにより成膜を行い、厚さ0.02μmのDLC層16を形成する。このような条件下で成膜したDLC層16は、DLCの中では軟らかく、重合膜に近い機械的性質を有する。マイクロ波電力は、1.0〜4.0kWの範囲で変えてもよい。バイアス電圧は、DLC層16について所望の機械的性質が得られる範囲内で変えてもよい。なお、DLC層16の形成には、CH4ガスの他にエタン、プロパン等のパラフィン系やエチレン等のオレフィン系の炭化水素を用いてもよい。

(3)酸化シリコン層17の形成
再びチャンバー101内を0.01Pa程度の高真空に排気した後に、プロセスガス導入管105を通してO2ガスをチャンバー101内に導入し、材料ガス導入管106を通してSiH4ガスをチャンバー101内に導入し、チャンバー101内を圧力4Paに保持する。チャンバー101内では、マイクロ波電力3.0kWにより生成したプラズマPにより、SiH4ガスが分解して生成したSi原子とO2ガスが電離して生成したOイオン或いはOラジカルとが反応してSiO2が生成する。この条件下で3分間の成膜を行い、厚さ0.3μmの酸化シリコン層17を形成する。なお、酸化シリコン層17の形成には、SiH4ガスの代わりに、化学的に安定で取り扱い易いTEOS(Tetra Ethyl Orthosilicate:Si(OC2H3) 4)を用いてもよい。

本実施の形態では、チャンバー101内の圧力が4Paと比較的高いので、各種分子の平均自由行程が短くステップカバレージに優れている。これにより、有機EL素子基板10の表面に厚さ約0.8μmの保護膜20を形成すれば、側面(図1の端面A)の保護膜20の厚さは0.4μm以上となる。保護膜20は、有機物層13および電子注入電極層14を完全に被覆するので、防湿性が十分に発揮される。

保護膜20の成膜時には、必然的に有機物層13が加熱されるが、本実施の形態では、厚さ約0.8μmの保護膜を形成するトータル時間が8分程度と短く、連続で成膜した場合でも最高到達温度は90℃程度である。従って、有機物層13の組織や構造に及ぼす熱影響はなく、発光の安定性や長い発光寿命を確保できる。

上述したように、本実施の形態の製造方法では、同一のSWP−CVD装置100を用い、プロセス条件を変えるだけで異なる材質から成る多層構造の保護膜20を製造することができる。保護膜20の製造中は、有機EL素子基板10を大気に曝すことがないので、保護膜20は、水分や酸素の吸着がない清浄な膜となる。

上記の方法で作製された有機EL素子1について、60℃−90%RH、500時間の条件下で環境試験を行った後に、ホール注入電極層12にプラス端子、電子注入電極層14にマイナス端子を接続し、直流電圧を印加した。その結果、有機物層13中の発光層に非発光部分(ダークスポット)は認められず、環境試験前と比べて輝度の低下も生じなかった。また、電子注入電極層14についても、酸化或いは錆の発生がなく、保護膜20の防湿性は十分に高い。

本実施の形態では、保護膜20の成膜装置として、SWP−CVD装置について説明したが、電子サイクロトロン共鳴(ECR)プラズマまたは誘導結合プラズマ(ICP)を用いるCVD装置を使用することもできる。SWP−CVD装置、ECR−CVD装置およびICP−CVD装置は、いずれも電子密度が1012cm−3程度の高密度プラズマが得られ、イオンエネルギーが10〜20eV程度と小さい。従って、他のプラズマCVD装置に比べて、材料ガスの分解や反応性ガスとの化学反応等が効率良く行われ、基板に対するイオン衝撃によるダメージや加熱が非常に小さいという利点がある。

以上説明したように、窒化シリコン層15、DLC層16および酸化シリコン層17を順次積層して高い防湿性を有する保護膜20を形成したので、本実施の形態の有機EL素子1は、デバイスとしての耐湿性、信頼性が向上する。保護膜20は、透明性の高い酸化シリコン層17を含み、さらに、保護膜20の屈折率は、膜の内側から外側に向かって漸減しており、各層の界面における反射が小さいので、透明性が高く、トップエミッションにも十分対応できる。本発明は、その特徴を損なわない限り、以上説明した実施の形態に何ら限定されない。
