次に、タングステン(W)等からなる金属層をスパッタによってゲート絶縁膜34の上に形成した後、パターニングして、ゲート電極35を形成する。ゲート電極35を構成する金属層の厚さは、例えば、300〜400nmである。なお、ゲート電極35とともに、ゲート配線を一体的に形成することもできる。
その後、ゲート電極35をマスクとして、リンイオン、ホウ素イオン等の不純物を半導体層にドーピングした後、加熱処理を行うと、当該半導体層に、ソース領域・ドレイン領域(31,32)と、チャネル領域33が形成される。このようにして、TFT30の形成を行うことができる。

なお、この金属層の形成の前に、端子電極11の表面を露出するコンタクトホール19を、層間絶縁膜18A、絶縁膜16及び下地膜14に形成し、次いで、金属層を形成すると、端子電極11の表面に接続する配線17を形成することができる。金属膜をパターニングして配線17を形成する場合、図5に示したアライメントマーク11mを基準にして、パターニングをすることが位置合わせ精度を向上させる上で好ましい。

開口部15の形成は、例えば、開口部15の位置及び形状を規定するフォトレジストを形成した後、そのフォトレジストをマスクとして、ガラス基板12の裏面をエッチングすることによって実行することができる。このフォトレジストは、図5に示したアライメントマーク11mを基準にして形成することができ、そして、アライメントマーク11mを利用することにより、マスクの位置合わせ精度を向上させることができる。
ガラス基板12のエッチングは、例えば、フッ酸を用いることができる。本実施形態の一例においては、端子電極11を構成する材料としてAu(金)を用いており、Au(金)はフッ酸に対して耐食性を有する材料であるので、開口部15の形成時においてエッチングストッパとして機能する。
なお、開口部15の形成は、他の手法を使うことも可能である。例えば、フッ酸と硝酸の混合液などによるウエットエッチングを用いることも可能である。また、条件によって開口部15の形成やその形状の調整を行ってもよい。

なお、ここで、図11(b)に示した基板10を用いるのでなく、図10(b)または図11(a)に示した基板を用いることもできる。その場合には、所定の段階で、ガラス基板12の厚さを薄くする工程、開口部15を形成する工程を実行すればよい。また、TFT基板10の画像表示領域50内の各素子(例えば、画素TFT、配線など)の作製は、公知の製造手法を利用して実行することができ、ここでは説明を省略する。
その後、厚さ80〜120nmの透明導電膜をスパッタによって形成し、TFT基板10の画素電極とする。次いで、TFT基板10に、配向膜を形成する。配向膜の形成は、対向基板20に対しても行っておく。配向膜は例えばポリイミド膜からなり、そして、配向膜にはラビング処理が施されている。
次に、TFT基板10の上に、シール部材24を配置した後、対向基板20を貼り合わせる。貼り合わせ工程においては、シール部材24とともに、TFT基板10の上にスペーサ部材を配置することもできる。貼り合わせ工程の後、TFT基板10と対向基板20との間に、液晶材料を注入することによって液晶層22を形成する。液晶層22の形成は、注入方式の他、滴下方式を用いることもできる。滴下方式を採用する場合には、真空層内にTFT基板10と対向基板20とを配置し、TFT基板10または対向基板20に液晶を滴下した後、基板の貼り合わせを行えばよい。
