本発明におけるバリア層を構成する酸化珪素膜の性質は、プラズマCVD法を用いた場合、様々な方法で変更することが可能である。例えば、有機珪素化合物や反応性ガス種の変更、有機珪素化合物と反応性ガスの混合比や、投入電力等の条件を変更することができる。 The properties of the silicon oxide film constituting the barrier layer in the present invention can be changed by various methods when the plasma CVD method is used. 本発明におけるバリア層3を構成する酸化珪素膜の膜厚コントロールは、バッチ式の装置を用いた場合、成膜時間によりコントロールすることが可能であり、巻き取り式の装置を用いた場合、ラインスピード、電極の個数を変化させることによりコントロールすることが可能である。また、一度成膜を行った後に、再度反転して成膜し、膜厚を増加させることも可能である。

<実施例1>
厚さ100μmの二軸延伸ポリエチレンテレフタレート(PET)フィルムをプラスチック基材として、図2に示す真空成膜装置17の巻き出し軸6にセットし、真空ポンプで排気し、真空成膜装置17内部を、5×10−4Paにまで減圧をした。
次に、ヘキサメチルジシロキサン(HMDSO):酸素=10:100となるように、各々の原料ガスをモノマーガス供給パイプ16およびシャワーヘッド電極9より導入し、成膜室5内部を0.5Paとした。モノマーガスはフィルム流れ方向の上流側のみから供給した。
続いて、各電極に13.56MHzの高周波を1.0kW印加し、プラズマを発生させた。
続いてPETフィルムを0.5m/minで走行させて成膜を行った。そのとき得られた酸化珪素膜の膜厚は単層で20nmであり、これを第1層目の高密度酸化珪素膜とした。
さらに、成膜室5のコンダクタンスバルブを調整し、成膜圧力を1.0Paとなるようにして、第1層目の高密度酸化珪素膜上に2層目の低密度酸化珪素膜を100nm堆積した。さらに高密度酸化珪素膜を20nmと低密度酸化珪素膜100nmを繰り返して堆積し、最後に高密度酸化珪素膜を20nm堆積して、層数5層、総膜厚260nmとなる本発明の目的である透明バリアフィルム1を得た。なお、成膜中のPETフィルムの表面温度は、85℃であった。

前記実施例および比較例の透明バリアフィルムのバリア性の測定は、水蒸気透過率測定装置(MOCON社製 PERMATRAN−W 3/33)を用い、40℃、相対湿度90%の条件下で測定を行った。その結果を表1に示す。なお、基材に用いたPETフィルム単体のバリア性は、5.0g/m2/dayであった。
なお、前記水蒸気透過率測定装置(MOCON社製 PERMATRAN−W 3/33)の測定限界は、0.01g/m2/dayである。
また、酸化珪素膜の膜密度は、薄膜構造評価用X線回折装置ATX−G(リガク社製)を用いてX線反射率法により測定した。
その結果を表1に示す。

The results are shown in Table 1.
表1に示すとおり、高密度酸化珪素膜と低密度酸化珪素膜を積層した実施例1〜3は、高いバリア性を示した。
また、このようにして作製された実施例では、膜厚を厚く積層していってもバリアの劣化は認められず、300nm以上の積層でMOCON測定限界以下の高いバリア性能を有する透明バリアフィルムを得ることができた。
また、高密度酸化珪素膜成膜時にモノマーガスの供給方向を変えて、酸素を含む反応性ガスプラズマを初期に当てた後にモノマーガスプラズマを当てた場合、十分なガスバリア性が得られなかった。
