図4は、保持手段20に保持されたウェーハ1にレーザ光線54を照射して、溝を形成する様子を示した図である。図4(a)に示すように、ウェーハ1は、ベース24の外周面をはみ出して保持手段20に載置、保持される。次いで、ウェーハ1の分割予定ライン2に沿ってレーザ光線54が照射され、ウェーハ1に溝が形成される。このとき発生する加工屑8は、図4(b)、(c)に示すようにウェーハ1の保護膜7の表面7aや、保持手段20の周囲に落下する。図4(d)に示すように、溝が形成されたウェーハ1は、保護膜7の表面7aに加工屑8が付着した状態で保持手段20から取り外される。この後、ウェーハ1は、洗浄装置などを用いて保護膜7が剥離されるとともに加工屑8が除去される。

上記のように、ウェーハ1が保持されるウェーハ保持部21や枠体23は、ウェーハ1に覆われるため、加工屑8がウェーハ保持部21の上面21aや枠体23の上面23aに落下しない。また、ウェーハ1は、加工屑8が保護膜7の表面に付着した状態で保持手段20から取り外されるため、ウェーハ1が取り外された後のウェーハ保持部21や枠体23には、加工屑8が付着しない。このため、次のウェーハ1を保持手段20に載置、保持しても、ウェーハ1と保持手段20の間に加工屑8が挟み込まれることはない。この結果、加工屑8の挟み込みにより発生するウェーハ1の割れを防止することができる。また、レーザ光線の集光レンズとウェーハの距離が変化することはなく、レーザ光線の焦点が所望の位置から外れるといった問題を防止することができる。

前記ウェーハの前記分割予定ラインに沿ってレーザ光線を照射して該ウェーハに加工を施す加工手段とを少なくとも備えたウェーハ加工装置であって、
前記保持手段は、
前記ウェーハが載置されるとともに、該載置されたウェーハを吸引して保持する略水平な吸着面を有する保持領域と、
該保持領域の周囲に配設される枠体とを具備し、
