Abstract
Description
The present invention relates to a pressure sensor and a manufacturing method thereof, and more particularly to a pressure sensor having a diaphragm and a manufacturing method thereof.
Pressure sensors that use the piezoresistive effect of semiconductors are widely used in fields such as industrial measurement and medicine because of their small size, light weight, and high sensitivity. In such a pressure sensor, a strain gauge is formed on a semiconductor diaphragm. The strain gauge is deformed by the pressure applied to the diaphragm. The pressure is measured by detecting the resistance change of the strain gauge due to the piezoresistive effect. And the sensor chip in which the diaphragm was formed is joined to bases, such as glass, for the stress relaxation from a package (patent document 1).
Here, the configuration of the pressure sensor will be described with reference to FIG. FIG. 4 is a side sectional view showing a configuration of a conventional pressure sensor. The
In order to increase the pressure sensitivity of the pressure sensor, it is necessary to enlarge the diaphragm 4. Further, in order to ensure the bonding strength with the
The present invention has been made to solve such problems, and an object of the present invention is to provide a compact and high-performance pressure sensor and a manufacturing method thereof.

And a step of joining a pedestal to the chip sensor. Thereby, even when a diaphragm is enlarged, a junction part with a base can be taken widely. Therefore, it is possible to realize a pressure sensor that is smaller and has high bonding reliability.

Hereinafter, specific embodiments to which the present invention is applied will be described in detail with reference to the drawings. FIG. 1 is a side sectional view showing the configuration of the pressure sensor according to the present embodiment. FIG. 2 is a top view of the pressure sensor. FIG. 1 is a cross-sectional view taken along the line II-II in FIG. 2, and the pressure sensor according to the present embodiment is a semiconductor pressure sensor using the piezoresistance effect of a semiconductor.
The
The
The diaphragm 4 is formed in a state of being inclined by approximately 45 ° with respect to the
Thus,
For example, when the measurement pressures P1 and P2 are applied to the front and back surfaces of the diaphragm 4, the diaphragm 4 is deformed. As the diaphragm 4 is deformed, the specific resistances of the
The resistance change rate of the
ΔR / R = π 44 (σr−σθ) / 2 (1)
Here, π 44 is a piezoresistance coefficient, σr is a stress perpendicular to the side of the diaphragm 4, and σθ is a stress parallel to the side of the diaphragm 4.
In the
In the present embodiment, the
In the present embodiment, as will be described later, anisotropic etching is used for etching the
Thus, the recessed
Here, even if the difference between the measurement pressures P1 and P2 applied to both surfaces of the diaphragm 4 is 0, if the static pressure or temperature changes, the difference of σr−σθ in the above equation (1) may vary depending on the material and shape. Does not become zero. This causes a problem that the bridge circuit generates an output and the zero point shifts. As described above, σr ≠ σθ due to static pressure or temperature change, and the resistance values of the
Therefore, in the
Thus, the joint surface between the
Thus, by optimizing A / B, σr = σθ can be set, and the zero point shift due to static pressure and temperature can be minimized. In practice, it may be extremely difficult to make σr and σθ completely equal. In this case, by providing the
Strain gauges 15 a to 15 d having a piezoresistance effect are formed on the surface side of the
The strain gauges 15 a to 15 d are disposed on the surface of the
Here, the vicinity of both ends of the diaphragm 4 is referred to as a
このSOIウエハを作製するには、Si基板中に酸素を注入してSiO2 層を形成するSIMOX(Separation by IMplanted OXygen)技術を用いてもよいし、2枚のSi基板を貼り合わせるSDB(Silicon DirectBonding)技術を用いてもよいし、その他の方法を用いてもよい。
Next, a manufacturing method of the
例えば、CCP(ComputerControlled Polishing )と呼ばれる研磨法等により、所定の厚さ(例えば80μm)まで、第2半導体層3を研磨する。
The
A SiO 2 film or a resist (not shown) is formed on the lower surface of the SOI wafer thus formed. An
In the Bosch process, an etching step and a protection step (depot step) are alternately performed. The etching step and the protection step are repeated every few seconds. In the etching step, for example, isotropic etching is performed using SF 6 gas. In the protection step, the side wall is protected using a fluorocarbon gas (for example, C 4 F 8 or the like). That is, a film for protecting the sidewall is deposited on the
Here, the insulating
Subsequently, the insulating
Next, when a protective film 7 having a predetermined thickness is formed on the surface of the wafer, the structure shown in FIG. The protective film 7 is formed on the entire surface of the wafer. Therefore, the protective film 7 is formed so as to cover the
The protective film 7 is formed, for example, by performing a protection step of a Bosch process. That is, the protective film 7 is formed using a gas containing carbon atoms and fluorine atoms such as C 4 F 8 gas. Here, since the fluorocarbon gas is used, the protective film 7 is formed of a fluorocarbon film. Thereby, the protective film 7 is deposited on the entire surface of the wafer. The protective film 7 may be formed by repeatedly performing a protection step of several seconds, or the protective film 7 may be formed by continuously performing the protection step for a long time. Furthermore, the protective film 7 may be formed by a process other than the Bosch process. For example, the protective film 7 may be formed of a photoresist or the like. Alternatively, the protective film 7 may be deposited by CVD (Chemical Vapor Deposition) or the like. Further, the protective film 7 is formed with a thickness that does not cause the
Thereafter, the
Further, when dry etching is performed with a bias voltage applied to the
On the other hand, for the same reason as described above, since the collision frequency of ions with the protective film 7 provided on the side wall of the
When the protective film 7 on the surface of the
In this way, the diaphragm 4 is formed in the
In the process of forming the protective film 7, a protection step of the Bosch process is used, and in the process of etching the
Strain gauges (piezoresistive regions) 5 and 15 made of p-type Si or the like are formed on the upper surface of the
And the
