Abstract
Description
The present invention relates to an imprint mold and a method for producing the same, and more particularly to an imprint mold having excellent durability and transfer performance and a method for producing the same.
In recent years, an imprint method (or nanoimprint method) tends to be employed in a fine pattern process in a manufacturing process of a semiconductor device, a display, a recording medium, a biochip, an optical device, and the like. The imprint method is a very simple manufacturing method, and is attracting attention as a technique capable of faithfully transferring a fine pattern while being suitable for mass production. In the imprint method, in the case of a nanometer level, it is particularly called a nanoimprint method. Here, the simple imprint method includes a nanoimprint method.
In the imprint method, a mold called an imprint mold (sometimes referred to as a template) in which a pattern corresponding to a negative / positive reversal image of a pattern to be finally transferred is formed is pressed into a resin, and the resin is in that state. Is a transfer method in which a pattern is transferred to a resin by curing. The imprint mold does not necessarily need to use a metal as a base material, and quartz and silicon are also used as a base material.
In the pattern forming method using the thermal imprint method, there are problems to be solved in terms of overlay position accuracy, strength and durability of the imprint mold.
Therefore, in order to solve the problem of the pattern formation method using the thermal imprint method, there is a tendency that the pattern formation method using the optical imprint method is adopted. In the photoimprint method, since the resin can be cured by a photoreaction, a thermal cycle is not required for curing the resin, or room temperature can be used. That is, the processing time can be greatly shortened, and the decrease in position accuracy can be minimized.
Various solid materials have been proposed for the base material of the mold for optical imprint used in the optical imprint method. Actually, from the similarity of ultraviolet transmission performance and manufacturing process, it is common to use quartz, which is also used as a reticle for semiconductor manufacturing, as a base material for an optical imprint mold.
However, unlike metal, quartz is a brittle material and is therefore easily broken. Furthermore, if fine scratches (microcracks) are present on the surface of quartz, physical stress concentrates on the microcracks, and the strength of quartz is reduced to one hundredth of the theoretical strength.
When etching is performed on the quartz surface using hydrofluoric acid, microcracks existing on the quartz surface can be removed. Further, since the microcrack width can be increased based on etching and the radius of curvature of the microcrack tip can be increased, the concentration of stress on the microcrack can be alleviated. However, when quartz that has a fine structure and is used as a transfer master is used as a mold for optical imprinting, a microcrack is generated again during use, and the optical imprinting mold is eventually chipped from such microcrack. Damage occurs.
Therefore, it is conceivable to form an organic polymer compound film such as polyethylene for the purpose of protecting the surface of the mold for photoimprinting. However, the strength of the organic polymer compound coating is generally weak, and surface protection performance cannot be expected at a film thickness that does not affect the patterning of the imprint mold having a fine shape of 100 nm or less. Furthermore, the organic polymer compound coating cannot be ignored by ultraviolet rays.
The objective of this invention is providing the mold for optical imprint which can improve durability, without impairing performance, and its manufacturing method.
A first feature according to an embodiment of the present invention is that an imprint mold includes a substrate having a concavo-convex pattern and a metal oxide coated on the concavo-convex pattern surface.
The base material of the imprint mold is preferably quartz. The metal oxide is preferably a tin oxide.
The second feature of the embodiment of the present invention is that, in the method for producing an imprint mold, a step of forming a concavo-convex pattern on a quartz substrate, and the concavo-convex pattern surface of the quartz substrate is etched with a solution containing an acid. And a step of coating a metal oxide on the etched surface of the concavo-convex pattern.
The step of coating the metal oxide film is preferably a step of coating a metal oxide formed using a heater as a heating source. Further, the step of coating the metal oxide film is preferably a step of coating a metal oxide formed using a carbon dioxide laser as a heating source.
ADVANTAGE OF THE INVENTION According to this invention, the mold for optical imprint which can improve durability, without impairing performance, and its manufacturing method can be provided.
As shown in FIG. 1, the
Moreover, the ultraviolet curable resin used for the optical imprint method and molded by the
As the
The
A specific method for forming the tin oxide film in the method for manufacturing the
Since the organic Sn chloride has a slower reaction rate than the inorganic Sn chloride, it is easy to deposit the
As the oxidizing gas used for forming the

[First method for producing imprint mold]
Hereinafter, a method for manufacturing the
First, a
After the hydrofluoric acid treatment is performed on the
Next, nitrogen gas is used as the carrier gas from the carrier
Further, oxygen at a flow rate of 15 sccm is supplied into the
Under such conditions, in the low-
[Second Manufacturing Method of Imprint Mold]
The first manufacturing method of the
