本発明の構造及び従来の構造も前記半導体基板・溝底経由に相当する熱伝達経路をU字状の曲線を描く同じ経路と仮定する。この場合、従来構造はそのU字状経路は主として半導体部分を通るのに対して、本発明の場合は溝を半導体基板(n−GaAs基板2)内(表層)にまで到達させる構造となることから、一部は半導体よりも熱伝導率が大幅に良好となる金属メッキ層15を通ることになり、従来構造に比較して熱の伝導性(伝達性)が格段に良好になる。即ち、各半導体層を形成するAlGaInPの熱伝導率は7W/m・Kであり、GaAsの熱伝導率は44W/m・Kである。これに対して、金属メッキ層(メッキ金属層)を形成する金の熱伝導率は315W/m・Kと半導体に比較して大幅に熱伝導率は大きい。

前記半導体基板の第1の面上に形成される第1導電型の半導体層からなる第1導電型クラッド層と、
前記第1導電型クラッド層上に形成される活性層と、
前記活性層上に形成される第2導電型の半導体層からなる第2導電型第1クラッド層と、
前記第2導電型第1クラッド層上に形成される第2導電型の半導体層からなるエッチングストップ層と、
前記エッチングストップ層上に形成される第2導電型の半導体層からなる第2導電型第2クラッド層と、
前記第2導電型第2クラッド層の上面から前記半導体基板内に亘って設けられる並列に配置される2本の溝と、
前記2本の溝に挟まれるリッジストライプ部の両側面からそれぞれ前記溝を含みかつ前記溝を越えて前記半導体基板側縁に至る部分を覆う絶縁層と、
前記リッジストライプ部及び前記絶縁層を覆う金属からなる第1の電極と、
前記第1の電極に重ねて設けられ、表面が平坦化された金属メッキ層と、

A first electrode made of a metal covering the ridge stripe portion and the insulating layer;
A metal plating layer provided to overlap the first electrode and having a flattened surface;
A semiconductor laser element, comprising: a second electrode formed on the second surface of the semiconductor substrate.

前記第1導電型クラッド層上に形成される活性層と、
前記活性層上に形成される第2導電型の半導体層からなる第2導電型第1クラッド層と、
前記第2導電型第1クラッド層上に形成される第2導電型の半導体層からなるエッチングストップ層と、
前記エッチングストップ層上に形成される第2導電型の半導体層からなる第2導電型第2クラッド層と、
前記第2導電型第2クラッド層の上面から前記半導体基板内に亘って設けられる並列に配置される2本の溝と、
前記2本の溝に挟まれるリッジストライプ部の両側面からそれぞれ前記溝を含みかつ前記溝を越えて前記半導体基板側縁に至る部分を覆う絶縁層と、
前記リッジストライプ部及び前記絶縁層を覆う金属からなる第1の電極と、
前記第1の電極に重ねて設けられ、表面が平坦化された金属メッキ層と、
前記半導体基板の前記第2の面に形成される第2の電極とを有する構成になり、
前記半導体レーザ素子は前記金属メッキ層が前記サブマウントに重なるように接合材で接続されていることを特徴とする半導体レーザ装置。 Package,

A second conductivity type second cladding layer made of a second conductivity type semiconductor layer formed on the etching stop layer;
Two grooves arranged in parallel provided from the upper surface of the second conductivity type second cladding layer to the inside of the semiconductor substrate;
An insulating layer that includes the grooves from both side surfaces of the ridge stripe portion sandwiched between the two grooves and covers a portion that reaches the semiconductor substrate side edge beyond the grooves;
A first electrode made of a metal covering the ridge stripe portion and the insulating layer;
A metal plating layer provided to overlap the first electrode and having a flattened surface;
And a second electrode formed on the second surface of the semiconductor substrate,
The semiconductor laser device is characterized in that the metal plating layer is connected by a bonding material so that the metal plating layer overlaps the submount.
