Description
The present invention relates to a silver paste for a solar cell element and a method for producing a solar cell element using the same.
A conventional general solar cell element will be described with reference to FIG.
In FIG. 3, 1 is a semiconductor substrate, 2 is a diffusion layer, 3 is an antireflection film, 4 is a BSF layer, 5 is a front electrode, 6 is a back electrode, 6a is an output extraction electrode, 6b is a collector electrode, and 7 is solder. Indicates the layer.

The front and back surfaces of the
Here, the surface of the
However, according to the conventional technique for coating the surface of the front electrode or the back electrode with a solder or glass layer, the coating process is required separately from the electrode forming process, which increases the number of manufacturing steps of the solar cell element and increases the productivity. There is a problem that the cost is reduced and the cost is increased.
Further, the conventional technique for forming an electrode using a silver paste containing a lead-free glass frit has a problem that long-term reliability of the electrode cannot be sufficiently ensured.
The present invention has been made in view of such a problem, and its purpose is to ensure adhesion strength (electrode strength) with a substrate for a solar cell element without covering the electrode surface with solder or the like, and The present invention provides a silver paste for solar cell elements for producing an electrode having excellent long-term reliability with high productivity and a method for producing a solar cell element using the same.
The silver paste for solar cell elements of the present invention has a total of 6 to 10% by weight of zinc oxide, 70 to 84% by weight of bismuth oxide, and boron oxide and silicon oxide in terms of oxide. It contains glass frit having a composition of not less than% by weight, silver powder, and an organic vehicle.
The glass frit is preferably contained in a proportion of 0.5 parts by weight or more and 7 parts by weight or less with respect to 100 parts by weight of the silver.
Moreover, the manufacturing method of the solar cell element of this invention is a process which apply | coats the above silver paste for solar cell elements to at least one part of one main surface of a semiconductor substrate, and bakes the said silver paste for solar cell elements. And a process.
In the firing step, the peak temperature is preferably set to 500 ° C. or higher and lower than 600 ° C.
Preferably, the method further includes a step of applying an aluminum paste containing aluminum as a main component at a position that is at least part of one main surface of the semiconductor substrate and is in contact with the silver paste for solar cell elements.
The silver paste for solar cell element and the aluminum paste are preferably fired simultaneously.
The silver paste for solar cell elements of the present invention has a total of 6 to 10% by weight of zinc oxide, 70 to 84% by weight of bismuth oxide, and boron oxide and silicon oxide in terms of oxide. An electrode formed by applying and baking the paste on the surface of a semiconductor substrate for a solar cell element because it contains a glass frit having a composition of at least wt%, silver powder, and an organic vehicle is lead-free. Even if a glass frit is used, long-term reliability of the electrode strength with the semiconductor substrate for solar cell elements can be ensured without further covering the electrode surface with a solder layer or glass layer as in the past. it can.
The glass frit is preferably contained in a proportion of 0.5 parts by weight or more and 7 parts by weight or less with respect to 100 parts by weight of silver, thereby sufficiently ensuring the long-term reliability of the electrode strength as described above. can do.
The method for producing a solar cell element of the present invention includes a step of applying the silver paste for solar cell element as described above to at least a part of one main surface of a semiconductor substrate, and firing the conductive paste for solar cell element. Therefore, long-term reliability of the electrode strength between the semiconductor substrate and the semiconductor substrate can be ensured.
In particular, in the firing step, the peak temperature is preferably set to 500 ° C. or more and less than 600 ° C., thereby suppressing the reduction rate of the electrode strength and suppressing damage to the substrate due to the firing temperature, Good solar cell characteristics can be obtained.
Preferably, the method further includes a step of applying an aluminum paste mainly composed of aluminum at a position that is at least a part of one main surface of the semiconductor substrate and is in contact with the silver paste for solar cell elements. Thus, even when the electrodes overlap and have a positional relationship in which stress is likely to occur, a decrease in electrode strength can be effectively suppressed.
Furthermore, it is preferable that the said silver paste for solar cell elements and the said aluminum paste are baked simultaneously from a viewpoint of productivity improvement.
Hereinafter, the silver paste for solar cell elements of the present invention and the method for producing the solar cell element of the present invention will be described in detail with reference to the drawings.
≪Conductive paste for solar cell elements≫
The silver paste for solar cell elements of the present invention has a total of 6 to 10% by weight of zinc oxide, 70 to 84% by weight of bismuth oxide, and boron oxide and silicon oxide in terms of oxide. It contains glass frit having a composition of not less than% by weight, silver powder, and an organic vehicle. In particular, it is preferable from the environmental viewpoint that the glass frit component does not contain lead oxide. Here, it is preferable to add 0.5 to 7 parts by weight of the glass frit to 100 parts by weight of silver. As the glass frit, not only the glass frit having the above composition is used alone, but also other glass frit having a different composition may be mixed and used. Further, it is preferable to add 10 to 30 parts by weight of a predetermined organic vehicle to 100 parts by weight of silver in the silver paste.
The glass frit has a composition of 5% by weight to 10% by weight of zinc oxide, 70% by weight to 84% by weight of bismuth oxide, and 6% by weight or more in total of boron oxide and silicon oxide in terms of oxides. For this reason, the electrode layer formed by applying a silver paste to a semiconductor substrate and firing is suppressed in the rate of decrease in electrode strength due to long-term use.
The reason for this is that when the composition ratio of zinc oxide, bismuth oxide, boron oxide and silicon oxide satisfies the above range, a solar cell module in which a plurality of solar cell elements are connected has been installed outdoors for a long period of time. The amount of elution of lead-free glass frit due to the influence of moisture can be suppressed, and the glass layer at the interface between the semiconductor substrate and the electrode formed when the silver paste is baked is prevented from being destroyed, thereby Electrode strength can be maintained over a long period of time. Thus, by suppressing the elution amount of the lead-free glass frit, it is presumed that the silver electrode can withstand the influence of daily temperature cycle and humidity and ensure long-term reliability.
Thus, the silver paste contains glass frit containing zinc oxide in an amount of 5 to 10% by weight, bismuth oxide in an amount of 70 to 84% by weight, and boron oxide and silicon oxide in a total of 6% by weight or more. By doing so, the long-term reliability of the silver electrode is improved. However, if the glass component zinc oxide and bismuth oxide, or the total of boron oxide and silicon oxide is less than or greater than the above range, the rate of decrease in electrode strength after the moisture resistance test cannot be sufficiently suppressed. It becomes difficult to ensure long-term reliability. The reason for this is not clear, but if the amount of zinc oxide is less than the above range, or if the amount of bismuth oxide is less than the above range, the amount of elution of the glass may increase, which may cause a decrease in moisture resistance. If zinc is more than the above range, it is considered that the softening point of the glass is increased, and the amount of glass frit moving to the semiconductor substrate interface during firing is reduced, which may cause a decrease in moisture resistance. Further, when the amount of bismuth oxide exceeds the above range, the amount of boron oxide and silicon oxide is inevitably reduced, so that vitrification cannot be performed and a glass frit cannot be formed.
Glass frit includes aluminum oxide, antimony oxide, calcium oxide, zirconium oxide, selenium oxide, barium oxide, magnesium oxide, manganese oxide, lithium oxide and oxide in addition to the above-mentioned zinc oxide, bismuth oxide, boron oxide and silicon oxide. Copper etc. can be contained suitably. In order to further improve long-term reliability, it is particularly preferable to have 0.01 to 1% by weight of aluminum oxide in terms of oxide.
The glass frit of the present invention can be produced, for example, by a general production method as described in
In consideration of dispersibility in the paste, it is preferable to use a glass having a particle diameter D50 of 1 to 5 μm, a particle diameter D25 of 0.4 × D50 to 0.6 × D50 μm, and a particle diameter D75. Is more preferably 1.5 × D50 to 1.8 × D50 μm. In addition, as a measuring method of particle diameter D25, D50, D75, after immersing the sample of evaluation object in water and ultrasonically treating for about 10 minutes, laser diffraction scattering method can be used, D25, D50, and D75 are respectively The particle size distribution is based on the number-based cumulative sieving of the representative diameter based on the laser diffraction scattering method, and the frequency is 25, 50, and 75%. The particle diameter can be calculated from measurement by a general microtrack method.
The thermal expansion coefficient of the glass is preferably an intermediate value between silicon (2.5 × 10 −6 / deg) and silver (19 × 10 −6 / deg) as the main component of the conductive paste used.
In particular, in an electrode mainly composed of silver having relatively poor moisture resistance, the electrode is formed from the silver paste containing the glass frit, thereby improving the long-term reliability of the electrode. It can be used suitably.
≪Method for manufacturing solar cell element≫
The manufacturing method of the solar cell element of this invention is demonstrated in detail.
FIG. 1 is a diagram showing a cross-sectional structure of a solar cell element in the present invention. FIG. 2 is a diagram showing an example of the electrode layer shape according to the present invention, where (a) is the light receiving surface side (front surface) and (b) is the non-light receiving surface side (back surface).
The
In order to clean the sliced surface of the
After that, it is preferable to form a concavo-convex (roughened) structure having a light reflectivity reducing function on the semiconductor substrate surface (light receiving surface) side that is a light incident surface by using a dry etching method, a wet etching method, or the like.
Next, the n-
The
In the case where a diffusion region is also formed at a site where diffusion is not planned, it may be removed later by etching. The
Note that the method for forming the
Next, the
As a manufacturing method of the
Next, it is desirable to form the
As a manufacturing method of the
Next, the
As shown in FIG. 2B, the
In addition, after apply | coating the silver paste used as the
Further, the conductive paste forming pattern is a pattern generally used for collecting current from the solar cell element, for example, in the case of the
As described above, by forming the electrode using the silver paste for solar cell element of the present invention, long-term reliability of the electrode strength with the semiconductor substrate can be ensured, and the surface of the electrode layer can be secured. Since the process of covering the solder layer, the glass layer, and the like can be omitted, productivity can be improved and cost can be reduced. Furthermore, since a lead-free glass frit is used, a preferable solar cell element can be formed from the viewpoint of environmental protection.

Next, a solar cell module formed using the above-described solar cell element will be described with reference to FIG.
FIG. 4 shows a solar cell module. 4A is a cross-sectional view showing the structure of a general solar cell module, and FIG. 4B is a top view of the solar cell module of FIG. 4A viewed from the light incident surface side.
As shown in FIG. 4 (a), the solar cell module includes adjacent solar cell elements on the
In general, the
As a solar cell module, the thing which electrically connected the some

As shown in FIG. 4B, the solar cell module is preferably fitted with a
Since such a solar cell module is usually installed outdoors for a long period of time, daily temperature cycle stress is applied to the connection portion between the wiring
In particular, since the high-strength
In addition, this invention is not limited to the said embodiment, Many corrections and changes can be added within the scope of the present invention.
For example, the structure of the solar cell element is not limited to this, and the solar cell element can be used for a solar cell element having electrodes on only one side, and is not limited to a crystalline silicon solar cell element.
As examples, 12 types of solar cell elements described below were produced.
First, the damaged layer on the surface of the
The
Thereafter, an inner lead in which lead-free solder was coated on the entire surface of the copper foil was welded using a flux for the electrode part.
The solar cell element No. 1 with the inner lead manufactured in this way was used. 1 to 12 (Table 2) were put into a moisture resistance test to evaluate the electrode strength. As conditions for the moisture resistance test, a temperature of 85 ° C. and a humidity of 85% in accordance with “JIS C 8917” were adopted.
In addition, No. The sun formed an electrode using a silver paste containing glass composed of bismuth oxide: 83% by weight, boron oxide: 13% by weight, silicon oxide: 2% by weight, and other: 2% by weight in terms of 12 oxides A battery element was used as a conventional example.
The above Examples and Comparative Example No. Table 1 shows the results of “electrode strength before moisture resistance test” and “electrode strength after 1000 hours of moisture resistance test” for 1 to 12.
Here, the “relative ratio” described in Table 2 means the ratio of the electrode strength after 1000 hours of the moisture resistance test to the electrode strength before the moisture resistance test. In addition, as criteria for determining “electrode strength”, “◎” is very good, “○” is higher than conventional, and “×” is conventional or equivalent.
Furthermore, the solar cell element produced as described above was modularized, put into a moisture resistance test, and the reliability of the element characteristics after 3500 hours was confirmed. As a criterion for “element characteristics”, “Rate of FF value after 3500 hours of moisture resistance test / FF value before moisture resistance test” expressed in%, ◎ is 95% or more, ○ is less than 95% 85% or more and x was less than 85%. In addition, as the conditions of the moisture resistance test, a temperature of 85 ° C. and a humidity of 85% based on “JIS C 8917” were adopted as described above.
From the results in Table 2, Comparative Example No. containing no zinc oxide component. No. 12 having a zinc oxide content of 5 to 10% by weight, a bismuth oxide content of 70 to 84% by weight, and a total of 6% by weight or more of boron oxide and silicon oxide. 2 to 4 and 6 to 10 have high electrode strength after the moisture resistance test, and the relative ratio of the electrode strength before and after the moisture resistance test is also high, indicating that the humidity resistance of the electrode strength is improved. No. outside the above range. Although 1, 5 and 11 have high electrode strength before the moisture resistance test, the electrode strength after the moisture resistance test is greatly reduced, and a decrease in moisture resistance is observed.
In addition, the relative ratio of the FF values of the device characteristics is that the glass frit has a zinc oxide content of 5 to 10% by weight, a bismuth oxide content of 70 to 84% by weight, and boron oxide and silicon oxide in total. In the case of using a material containing 6% by weight or more, it shows 96% or more. However, when a glass frit outside this range was used, it was found that the reduction rate was as large as 85%.
Therefore, in comprehensive judgment, it is No. The evaluations of 2, 4, 8, and 10 are ○, and No. The evaluation of 3, 6, 7, and 9 was ◎.
From the above results, a lead-free glass frit containing 5 to 10% by weight of zinc oxide, 70 to 84% by weight of bismuth oxide, and a total of 6% by weight or more of boron oxide and silicon oxide. It was confirmed that long-term reliability of the electrode strength can be obtained by using a silver paste containing.
