Abstract
Description
The present invention relates to a method for manufacturing an organic ferroelectric capacitor, an organic ferroelectric capacitor, an organic ferroelectric memory, and an electronic device.
Non-volatile memories are known that include a capacitor in which a ferroelectric layer made of a ferroelectric material is sandwiched between a pair of electrodes (upper electrode and lower electrode) (for example, non-patent literature) (See 1)
In such a memory, by applying a voltage between a pair of electrodes, a polarization state is generated in the ferroelectric layer, and data is written and read. Such a polarization state is bistable and is retained even after the voltage application is stopped, so that such a memory can be used as a nonvolatile memory.
In addition, the memory capacitor according to Non-Patent
Therefore, when forming a ferroelectric layer using an organic ferroelectric material, a liquid containing an organic ferroelectric material is used rather than a vapor-phase thin film forming process such as a vapor deposition method in which it is not easy to control crystallinity. A combination of a liquid phase thin film forming process such as a spin coating method and a crystallization process is more suitable.
For example, in
However, in the method of manufacturing an organic ferroelectric capacitor according to Non-Patent
That is, in the organic ferroelectric capacitor obtained by forming the upper electrode on the crystallized ferroelectric layer, when the thickness of the ferroelectric layer is reduced, the upper electrode is partially formed by the surface irregularities of the ferroelectric layer. And the lower electrode are very close to each other, and sometimes a contact portion is formed, which may cause an increase in leakage current and a short circuit between the upper electrode and the lower electrode. In addition, in the process of volatilization of the organic solvent that dissolves the organic ferroelectric, pinholes formed as a passage for the solvent in the gas phase also cause an increase in leakage current and a short circuit between the upper electrode and the lower electrode. .
Organic ferroelectrics represented by a copolymer of vinylidene fluoride and trifluoroethylene or a polymer of vinylidene fluoride generally have a very high coercive electric field. It is necessary to make the dielectric thin film very thin. However, for the reasons described above, it has been very difficult to drive an organic ferroelectric capacitor at a low voltage by making the thickness of the ferroelectric layer very thin.
An object of the present invention is to provide an organic ferroelectric capacitor manufacturing method, an organic ferroelectric capacitor, an organic ferroelectric memory, and an electronic apparatus that can be driven at a low voltage using an organic ferroelectric material. There is.
Such an object is achieved by the present invention described below.
The method for producing an organic ferroelectric capacitor according to the present invention comprises an organic layer in which a recording layer composed mainly of an organic ferroelectric material having crystallinity is interposed between a first electrode and a second electrode. A method of manufacturing a ferroelectric capacitor, comprising:
Forming the first electrode;
A liquid material containing the organic ferroelectric material is applied and dried on the first electrode, and the organic ferroelectric material is used as a main material at a crystallinity lower than the final crystallinity of the recording layer. Forming a low crystallinity film configured as:
Forming the second electrode on a surface opposite to the first electrode of the low crystallinity film;
And crystallization of the organic ferroelectric material in the low crystallinity film to form the recording layer.
According to the present invention, since the low crystallinity film has almost no surface unevenness due to the growth of crystal grains, the surface opposite to the first electrode of the low crystallinity film is very smooth. can do. Since the second electrode is formed on such a smooth surface, the interface between the low crystallinity film and the second electrode can be made extremely smooth. If the material of the second electrode, which is the upper electrode, is stable below the crystallization temperature of the organic ferroelectric, the low crystallinity film and the second electrode can be used in the step of crystallizing the organic ferroelectric layer. This interface is kept smooth. As a result, the occurrence of surface irregularities due to crystal grain growth is suppressed, and the interface between the resulting recording layer and the second electrode becomes extremely smooth. Therefore, it is possible to drive the organic ferroelectric capacitor at a low voltage by reducing the film thickness of the organic ferroelectric layer as the recording layer.
Further, in the present invention, less energy is required than the vapor phase thin film forming process using a large vacuum apparatus, and the organic ferroelectric capacitor can be formed by a simple process at a relatively low temperature. Therefore, the cost of the manufacturing apparatus can be reduced, and the range of selection of materials constituting the organic ferroelectric capacitor and further the organic ferroelectric memory is widened.
Forming the first electrode;
Forming a crystallized film composed mainly of the organic ferroelectric material in a crystalline state on the first electrode;
A liquid material containing the organic ferroelectric material is applied and dried on the surface of the crystallized film opposite to the first electrode, and the crystallinity is lower than the final crystallinity of the recording layer. Forming a low crystallinity film composed mainly of the organic ferroelectric material;
Forming the second electrode on a surface of the low crystallinity film opposite to the crystal film;
And crystallization of the organic ferroelectric material in the low crystallinity film and integration with the crystallized film to form the recording layer.
According to the present invention, since the low crystallinity film formed above the crystallized film has almost no surface unevenness due to the growth of crystal grains, the low crystallinity film on the side opposite to the first electrode is provided. The surface can be smooth. Since the second electrode is formed on such a smooth surface, the interface between the low crystallinity film and the second electrode can be made extremely smooth. Since the amorphous layer is crystallized in such a state, generation of surface irregularities due to crystal grain growth is prevented, and the interface between the obtained recording layer and the second electrode is also made extremely smooth. be able to. Therefore, it is possible to reduce the film thickness of the recording layer and drive the organic ferroelectric capacitor at a low voltage. In addition, a low crystallinity film is formed on the crystal film formed on the first electrode, and these are integrally formed into a recording layer by crystallization of the low crystallinity film. Short circuit can be prevented more reliably.
Also in the present invention, an organic ferroelectric capacitor can be formed by a simple process at a relatively low temperature. Therefore, the cost of the manufacturing apparatus can be reduced, and the range of selection of materials constituting the organic ferroelectric capacitor and further the organic ferroelectric memory is widened.
In the method of manufacturing an organic ferroelectric capacitor according to the present invention, it is preferable that the first electrode is formed on a substrate in the step of forming the first electrode.
Thereby, the first electrode is supported by the substrate. Therefore, the first thin film electrode can be formed on the substrate. Therefore, the organic ferroelectric capacitor can be made flexible by using a flexible resin substrate such as a plastic film as the substrate.
In the method for manufacturing an organic ferroelectric capacitor according to the present invention, it is preferable that the crystallization is performed by heat-treating the low crystallinity film when the low crystallinity film is crystallized.
Thereby, the organic ferroelectric material in the low crystallinity film can be efficiently crystallized.
In the method of manufacturing an organic ferroelectric capacitor according to the present invention, it is preferable to apply an electric field to the low crystallinity film together with the treatment for crystallization when the low crystallinity film is crystallized.
Thereby, the crystal orientation of the organic ferroelectric material in the obtained recording layer can be made uniform. Therefore, in the obtained organic ferroelectric capacitor, it is possible to reduce the loss of polarization due to the fluctuation of the orientation of the polarization axis of the organic ferroelectric. That is, the polarization axis direction of the organic ferroelectric material in the obtained recording layer is set to be opposite to the first electrode and the second electrode as much as possible (perpendicular to the surfaces of the first electrode and the second electrode). Therefore, in the obtained organic ferroelectric capacitor, the response of polarization inversion can be improved and the squareness in the hysteresis curve can be improved.
In the method for producing an organic ferroelectric capacitor of the present invention, it is preferable that the electric field is applied by applying a voltage between the first electrode and the second electrode.
Thereby, an electric field can be easily applied to the low crystallized film without preparing a separate electrode.
In the method for manufacturing an organic ferroelectric capacitor according to the present invention, the recording layer preferably has a thickness of 5 to 500 nm.
As a result, the organic ferroelectric capacitor can be driven at a low voltage while more reliably preventing the occurrence of a leakage current or a short circuit in the recording layer.

Thereby, the ferroelectricity of the organic ferroelectric capacitor can be obtained easily and reliably.
In the method for manufacturing an organic ferroelectric capacitor according to the present invention, the liquid material is preferably one obtained by dissolving the organic ferroelectric material in a solvent.
As a result, the formation of the organic ferroelectric material on the substrate can be facilitated, and a low crystallinity film having a uniform thickness can be obtained relatively easily.
