図1は本発明の実施の形態1に関わる模式図である。図1(a)においては、予め端子を取り出すための配線は形成された基板11上に、複数のICチップ12を端子位置に対応させて規則的に配置し、ダイボンド、ワイヤボンドを行った後、ICチップ12の周りを囲むように、樹脂からなる樹脂形成用型枠13を形成した形態を示している。樹脂形成用型枠13はインジェクション金型を用いた射出成形により形成出来る樹脂として、例えばPPS(ポリフェニレンサルファイド)、ポリカーボネート樹脂等を用いる。このあと、樹脂形成用型枠13の内側に液体状の封止樹脂、例えばエポキシ樹脂、を流し込み、オーブンで硬化させて、図1(b)に示すように封止樹脂14を形成する。次にダイシングマシンを用いて、図1(c)に示すように第1回目ダイシング工程となる、例えば樹脂形成用型枠13に形成した所定のカットラインLに沿って樹脂形成用型枠13と封止樹脂14をまず切断する。すべての縦横の第1回目のダイシング工程を終えると、ダイシングマシンのダイシングブレードを交換し、図1(d)に示すように第2回目ダイシング工程となる、前記所定のカットラインLに沿って次に基板11を切断する。この工程を終えると、基板11の上にダイボンド、ワイヤボンドされたICチップ12を覆うように形成された封止樹脂14を有する各個別に分離された電子部品16が完成する。電子部品16の領域外に形成されていた樹脂形成用型枠13はダイシング工程時に廃棄物17として処理される。
