セラミックス溶射膜44は、耐久性および耐食性に優れたセラミックスにより、例えば0.1mm〜0.5mm程度の厚さに形成されている。セラミックスの種類は特に限定されるものではなく、典型的にはAl2O3、Zr2O3、Si3N4等の絶縁材料を挙げることができるが、SiCのようにある程度導電性を有するものであってもよい。このようなセラミックス溶射膜44は、溶射した後、研磨によって表面を平滑化してもよい。

次に、第1実施形態に係る静電チャック40の製造方法について図3を参照しながら説明する。まず、合成樹脂フィルム42および導電性フィルム43を積層したものを準備する。合成樹脂フィルム42と導電性フィルム43は、例えば接着剤により接着したものや、プリント配線等に利用される無接着型積層フィルムを用いることができる。前記のように、合成樹脂フィルム42には、開口42aが形成され、導電性フィルム43には、開口43aが形成されており、これらの開口42aと43aは互いに重なるように積層されている。

図3(a)に示すように、基材41に接着剤101を塗布しておき、そこに合成樹脂フィルム42および導電性フィルム43の積層体を貼付する。この際、開口42aと43aと給電ピン70の位置が一致するように貼付する。なお、積層体を用いずに、合成樹脂フィルム42と導電性フィルム43を順次別々に貼付することもできるが、大面積であるために貼付け時にエアが混入したり、しわ等が発生しやすいことから、積層体を用いることが好ましい。そして、図3(b)に示す如く、開口42aと43aとにより形成される給電ピン70周囲の空隙を溶射により埋める。
すなわち、合成樹脂フィルム42および導電性フィルム43を基材41に貼り、給電ピン70を装着した状態で、開口42a,43aの真上(つまり、給電ピン70の直上位置)から溶射装置100によって導電性材料をピンポイント溶射することによって溶射部45を形成する。ピンポイント溶射した後は、溶射部45の高さを導電性フィルム43に揃えるために、部分的な研磨を実施することが好ましい。

静電チャック50の主要な製造工程は、図5に示すとおりである。まず、図5(a)に示すように、基材51上に接着剤103を塗布し、そこに合成樹脂フィルム52を貼付する。このとき、合成樹脂フィルム52の開口52aが給電ピン70と一致するようにする。次に、図5(b)に示すように、合成樹脂フィルム52の表面にプライマー104を塗布した後、溶射装置100によって金属を溶射し、金属溶射膜53を形成する。金属溶射膜53を形成する際には、合成樹脂フィルム52の開口52aが埋まるように、まずピンポイント溶射を行って溶射部55を形成し(図4参照)、その後、所定のパス数で合成樹脂フィルム52の上に均一に溶射を行い、金属溶射膜53を形成する。また、ピンポイント溶射をした部位は、その周囲の金属溶射膜53との高さを揃えるために、必要に応じて、部分的な研磨を実施することが好ましい。

そして、図5(c)に示すように、形成された金属溶射膜53の表面に溶射装置100を用いてAl2O3などのセラミックスを均一に溶射し、セラミックス溶射膜54を形成することによって絶縁被覆する。以上の工程により、図5(d)に示すような静電チャック50が製造される。このように製造された静電チャック50は、第1の絶縁層として合成樹脂フィルム52を用いることにより、耐電圧特性に優れたものであり、さらに、表面層はセラミックス溶射膜54であるため耐プラズマ性に優れたものである。そして、耐電圧特性は最下層の合成樹脂フィルム52により確保できるので、溶射封孔処理は薄い表面層(セラミックス溶射膜54)のみでよく、封孔不足等による耐圧不良を減少させることができる、との長所を備えている。

静電チャック60には、給電線27と接続された給電ピン70が貫装されている(図1参照)。前記のように、合成樹脂フィルム62には、開口62aが形成され、コンタクトホールであるこの開口62a内には、給電ピン70周囲の空間を埋めるように、金属溶射膜63が部分的に突出して溶射部66が形成されている。そして、給電ピン70は、静電チャック60の基材61に形成された貫通孔に樹脂被覆部71を介して挿入され、合成樹脂フィルム62に形成された開口62a内の溶射部66を貫いて金属溶射膜63にまで到達している。このような構造により、直流電源26から金属溶射膜63までが電気的に接続された状態となり、直流電源26に直流電圧を印加することにより、例えばクーロン力によって基板Gを静電吸着することができる。

静電チャック60の主要な製造工程は、図7に示すとおりである。まず、図7(a)に示すように、基材61上に接着剤106を塗布し、そこに合成樹脂フィルム62を貼付する。このとき、合成樹脂フィルム62の開口62aが給電ピン70と一致するようにする。次に、図7(b)に示すように、合成樹脂フィルム62の表面にプライマー107を塗布した後、溶射装置100によって金属を溶射し、金属溶射膜63を形成する。金属溶射膜63を形成する際には、合成樹脂フィルム62の開口62aが埋まるように、まずピンポイント溶射を行い、溶射部66を形成する(図6参照)。その後、所定のパス数で合成樹脂フィルム62の上に均一に溶射を行い、金属溶射膜63を形成する。ピンポイント溶射した部位は、その高さを周囲の金属溶射膜63と揃えるために、部分的な研磨を実施することが好ましい。

そして、図7(c)では、形成された金属溶射膜63の上に、接着剤108を塗布し、合成樹脂フィルム64を貼付する。図7(d)では、積層された合成樹脂フィルム64の表面にプライマー109を塗布した後、溶射装置100によってセラミックスを均一に溶射し、セラミックス溶射膜65を形成することによって絶縁被覆する。以上の工程により、図7(e)に示すような静電チャック60が製造される。

このように製造された静電チャック60は、第1の絶縁層および第2の絶縁層として合成樹脂フィルムを用いており、両層とも耐電圧特性に優れていることから、耐圧不良の少ない静電チャックである。

静電チャックの最外層のセラミックス溶射膜に絶縁機能を持たせるためには、その膜厚を厚くせざるを得ないが、溶射膜厚が増加すると基材61の熱膨張・収縮に対する追随性が低下してクラックが発生しやすくなる。これに対して、静電チャック60においては、第1の絶縁層である合成樹脂フィルム62と第2の絶縁層である合成樹脂フィルム64によって高い絶縁特性を担保できるので、セラミクス溶射膜65はプラズマ耐性が得られる程度の膜厚とすればよく、薄膜化が可能になる。
