更に、クランプ機構420で把持した基板Wの上面側に位置して、超音波発振器により特殊ノズルを通過する際に超音波を伝達して洗浄効果を高めた純水を供給するメガジェットノズル430と、回転可能なペンシル型洗浄スポンジ432が、旋回アーム434の自由端側に取付けられて配置されている。これにより、基板Wをクランプ機構420で把持して回転させ、旋回アーム434を旋回させながら、メガジェットノズル430から純水を洗浄スポンジ432に向けて供給しつつ、基板Wの表面に洗浄スポンジ432を擦り付けることで、基板Wの表面を洗浄するようになっている。なお、基板Wの裏面側にも、純水を供給する洗浄ノズル(図示せず)が備えられ、この洗浄ノズルから噴射される純水で基板Wの裏面も同時に洗浄される。
