このめっき槽200は、図17に示すように、底部において、めっき液貯槽302から延び、途中にめっき液供給ポンプ304と三方弁306とを介装しためっき液供給管308に接続されている。これにより、めっき処理中にあっては、めっき槽200の内部に、この底部からめっき液を供給し、溢れるめっき液をめっき液回収溝260からめっき液貯槽302へ回収することで、めっき液が循環できるようになっている。また、三方弁306の一つの出口ポートには、めっき液貯槽302に戻るめっき液戻り管312が接続されている。これにより、めっき待機時にあっても、めっき液を循環させることができるようになっており、これによって、めっき液循環系が構成されている。このように、めっき液循環系を介して、めっき液貯槽302内のめっき液を常時循環させることにより、単純にめっき液を貯めておく場合に比べてめっき液の濃度の低下率を減少させ、基板Wの処理可能数を増大させることができる。

そして、このようにして洗浄した基板Wは、スピンドル428を高速回転させることでスピン乾燥させられる。

先ず、図1(b)に示す、表面に銅層7を形成し乾燥させた基板Wを、該基板Wの表面を上向き(フェースアップ)で収納してロード・アンロードユニット10に搭載した基板カセットから、1枚の基板Wを第1基板搬送ロボット24で取出し、仮置台22に搬送してこの上に置く。そして、仮置台22上の基板Wを第2基板搬送ロボット26で第1CMPユニット30aに搬送する。この第1CMPユニット30aでは、基板Wをフェースダウンで保持して、基板Wを回転させながら、回転中の研磨面に所定の押圧力で押圧し、同時に研磨面に研磨液を供給して、基板Wの表面の余剰な配線材料の銅層7を主に研磨除去する。つまり、図1(b)に示す、バリア層5の表面を露出させ、この時点で第1CMPユニット30aによる研磨を終了する。
