Abstract
Description
The present invention relates to a displacement measuring apparatus that measures the surface displacement of an object to be measured.
By the way, when measuring the surface displacement of a stationary object to be measured using the conventional displacement sensor that vibrates the objective lens, the optical axis of the light from the light projecting unit is moved by another displacement mechanism. It is necessary to move horizontally along a plane perpendicular to the direction. In other words, by moving the displacement sensor itself horizontally and sequentially moving the irradiation position of the light from the objective lens on the surface of the object to be measured, measurement values at each irradiation site (measurement values in the optical axis direction) are acquired. The surface displacement of the object to be measured is measured.
However, it is extremely difficult to horizontally move the displacement sensor itself so as not to impair the accuracy of displacement measurement in the optical axis direction. Also. When the displacement sensor itself moves, it may affect the vibration operation of the tuning fork that constitutes the excitation unit, and the measurement accuracy of the displacement in the optical axis direction may be reduced.
The present invention has been completed based on the above circumstances, and an object thereof is to provide a displacement measuring apparatus capable of measuring a two-dimensional or three-dimensional displacement of an object to be measured with a simple configuration. The vertexes of the main curved surfaces of the first lens and the second lens are substantially located on a vibration center axis that intersects at right angles to the optical axis.
<Invention of
According to this configuration, as a configuration for measuring the surface displacement of the object to be measured (displacement in the optical axis direction of the light from the light projecting unit), the light from the light projecting unit is provided between the light projecting unit and the objective lens. Auxiliary optical means for diverging light into approximate parallel light that is not completely parallel is provided, and this auxiliary optical means is moved (vibrated) along the optical axis of the light, thereby allowing the focal point of the light transmitted through the objective lens. The position is displaced. As a result, not the displacement measuring apparatus itself but only the objective lens can be moved horizontally along a plane perpendicular to the optical axis.
Therefore, the objective lens is horizontally moved to sequentially move the light irradiation portions on the surface of the object to be measured, and the light is output from the first position detection means at the time when the amount of light received by the light receiving means becomes the maximum for each irradiation portion. The position signal is acquired and, for example, the position signal is output to an external device in association with the horizontal movement position information of the objective lens, or sequentially stored in a storage unit. Then, the surface displacement of the object to be measured is measured based on the position signal relating to the position of the auxiliary optical means and the horizontal movement position information of the objective lens, which is output to an external device or stored in the storage means, for each irradiation site. be able to.
If the objective lens is horizontally moved one-dimensionally, the two-dimensional displacement of the surface of the object to be measured can be measured. If the objective lens is horizontally moved two-dimensionally, the three-dimensional object surface is measured. Displacement can be measured.
The longitudinal magnification (magnification in the direction along the optical axis) of the objective lens can be expressed by the square of the value obtained by dividing the focal length of the objective lens by the distance between the focal point of the objective lens and the focal point of the auxiliary optical means. . Accordingly, the longitudinal magnification of the objective lens can be increased by increasing the focal length of the objective lens, and the longitudinal magnification of the objective lens can be decreased by increasing the distance between the focal point of the objective lens and the focus of the auxiliary optical means. can do. Thereby, by appropriately setting the vertical magnification of the objective lens, the moving range of the condensing position of the objective lens can be adjusted, and the measurement range can be expanded or the measurement accuracy can be increased.
The auxiliary optical means only needs to function as a result of irradiating the objective lens with approximate parallel light (substantially parallel light) that is not completely parallel, and is constituted by a diverging lens (Claim 3). Alternatively, the lens may be composed of a converging lens (claim 4), or may be a combination of a diverging lens and a converging lens.
<Invention of Claim 2>
According to this configuration, it is possible to measure the inclination angle as well as the surface displacement amount in the optical axis direction for each irradiation site on the surface of the object to be measured.
<Invention of Claim 5>
According to this configuration, the size of the light beam incident on the auxiliary optical means can be suppressed, so that the auxiliary optical means, and thus the overall size can be reduced.
<Invention of Claim 6>
According to this configuration, since the lens aberration can be suppressed by a plurality of lenses, it is possible to improve the positional accuracy of light collection with respect to the object to be measured from the light projecting unit, and the objective lens is a single lens. In comparison, measurement based on the amount of light received by the light receiving means can be performed with higher accuracy.
<Invention of Claim 7>
According to this configuration, by changing the distance between the moving center position of the diverging lens and the objective lens according to the measurement object and the measurement range, the measurement range can be expanded without performing complicated adjustment and setting, Measurement accuracy can be increased.
<Invention of Claim 8>
According to this configuration, since the position of the auxiliary optical means at the time when the amount of light received by the light receiving means becomes maximum can be measured more accurately, the displacement of the measured object can be measured with high accuracy.
<Invention of Claim 9>
According to this configuration, since a position sensor for detecting the position of the auxiliary optical unit is not required, the displacement of the object to be measured can be measured while simplifying the configuration.
<Invention of Claim 10>
According to this configuration, when the auxiliary optical unit is moved, the tuning fork vibrates with a predetermined amplitude width by outputting a predetermined signal from the control unit, so that the position of the diverging lens can be easily controlled.
<Invention of
According to this configuration, even if the optical axis shake (displacement) occurs in the first lens connected to the free end due to the vibration of one free end of the tuning fork, the vibration of the other free end is Since the vibration at the free end is equal to the vibration amount and the vibration is in the opposite direction, the second lens connected to the other free end is displaced from the optical axis in the opposite direction to the first lens. As a result, the blurring of the optical axis of the first lens is canceled by the blurring of the second lens, so that the focal point position blur in the displacement measuring device can be suppressed to achieve a point.
<Invention of
According to this configuration, the displacement of the lens accompanying the vibration of the free end of the tuning fork is the smallest at the position located on the vibration center axis. The amount of optical axis shake (deviation) of the first lens and the second lens due to the above can be minimized, and the focal position shake in the displacement measuring device can be more reliably suppressed to achieve a point.

A first embodiment of the present invention will be described with reference to FIGS.
1. Configuration of Displacement Measuring Device FIG. 1 shows the overall configuration of a displacement measuring device according to this embodiment.
A laser diode (hereinafter referred to as LD) 11 that is a light projecting means emits laser light while being driven by a laser

In the present embodiment, the
Here, a
On the other hand, at a position close to the side of the
A
In such a configuration, when a pulse current or alternating current having a predetermined frequency is supplied from the tuning fork
The tuning

2. By the way, in this embodiment, as shown in FIG. 1, the auxiliary optical means is configured by two converging
In this way, after the light from the
3. Relationship between Auxiliary Optical Means (Explained by Using Divergent Lens as an Example) and Focal Length of Objective Lens Next, the relationship between the focal length of the
FIG. 3 shows an optical system when the light beam from the object point c is refracted by the
Here, if the focal length of the
By the way, in this embodiment, since the parallel light from the
Based on the above relational expression, the object point position x where the minute displacement amounts of the object point c and the image point c ′ are equal to each other is α = 1.
Also, the object point position x where the minute displacement amount of the object point is twice the minute displacement amount of the image point is α = 1/2,
Further, the object point position x at which the minute displacement amount of the object point is ½ times the minute displacement amount of the image point is α = 2.

If such a positional relationship is satisfied, the displacement amount of the diverging
4). Moving mechanism of the objective lens In the present embodiment, the moving means for horizontally moving the
An objective lens position detector 29 (second position detecting means) is provided on the side of the distal end portion of the
5). Displacement Measurement Operation When detecting the surface displacement of the
Here, since the converging

Then, the
Note that, as shown in FIG. 6, for example, these sampling results are obtained from the horizontal position information (X, Y) of the objective lens based on the amplified signal from the
6). Advantages of the present embodiment (1) As described above, in the present embodiment, the configuration for measuring the surface displacement (displacement in the optical axis direction) of the measured
Accordingly, the
(2) According to such an embodiment, the converging
(3) Further, since the parallel light from the
Second Embodiment
Hereinafter, the displacement measuring apparatus of Embodiment 2 is demonstrated based on FIG. Here, for example, when the diverging lens is connected to only one
FIG. 7 schematically shows a configuration of an optical system in the displacement measuring apparatus. In the figure, an optical system is configured in a case (not shown), and an

Here, the

When the lens is formed of a plano-convex single lens, the plane of the plano-convex lens coincides with the main plane, and the other surface coincides with the main curved surface. In FIG. 7, the

Here, a
In the present embodiment, the diverging
Here, the optical axis center (lens center axis) of the diverging
Further, in the present embodiment, the vertices of the main curved surfaces of the diverging
By the way, in the configuration in which the diverging
On the other hand, at a position close to the side of the
A
In such a configuration, when an alternating current having a predetermined frequency is supplied from the tuning fork amplitude control circuit to the
According to such an embodiment, the diverging
In the present embodiment, since the diverging
As a structure for directly connecting the peripheral portions of the diverging
<Embodiment 3>
The present embodiment will be described with reference to FIGS. 16 and 17. 1.

For example, the following embodiments are also included in the technical scope of the present invention, and further, within the scope not departing from the gist of the invention other than the following. Various modifications can be made.
(1) In each of the above embodiments, the moving means only moves the objective lens one-dimensionally, but is not limited to this, and the moving means moves two-dimensionally along a plane perpendicular to the optical axis direction. Alternatively, the configuration may be such that the surface displacement and the tilt angle displacement of the object to be measured are measured three-dimensionally, that is, three-dimensionally.

That is, for example, in a sample having a predetermined height (specifically, 1.0 mm), the height information is stored, and the position signal at the maximum received light amount at this time is detected and stored. Next, a sample (specifically, 1 mm) having a different height from the previous one is placed, and this height information is stored, and the position signal at the maximum received light amount at this time is detected and stored. As a result, the relationship between the displacement amount of the position signal and the displacement amount of O.1 mm is obtained. Therefore, the displacement amount of the measured object corresponding to the displacement amount of the position signal may be stored in a table, or may be obtained and stored as a mathematical expression.
