前記基板上に、エピタキシャル成長法により、少なくとも第1導電型第3クラッド層、第2活性層および第2導電型第4クラッド層を積層させた第2積層体を形成する工程と、
第2半導体発光素子形成領域の前記第2積層体を残して、他の領域の前記第2積層体を除去する工程と

少なくとも前記第1活性層と第2活性層を、それぞれ組成を異ならせて形成する
