近年、半導体装置や電子機器は、より薄く、より軽くのコンセプトに基づいて開発され、実装形態の高密度化、高度化に向かっている。これに伴って半導体装置や電子機器の実装面積を向上させるために、実装基板に接続する接続端子は小型化・多ピン化が促進されBGA(Ball Grid Array)方式が開発された。このBGA方式は、半導体装置や電子機器の電極に半田ボールを形成し、この半田ボールを通して実装基板と電気的に接続される。この半田ボールは、電極の所定の領域がエッチングされて生じた窪みに形成される。そのため、この窪みの表面が金めっきされ、この金めっきにより形成された金めっき層の表面にペーストフラックスが塗布され、半田ボールが載せられる。そして、熱処理が施され半田ボールの一部が溶解される。このようにして、半田ボールが熱変形するとともに、半田ボールと金めっき層とが接合することになる。このような方法により、接続端子が製造され、この半田ボールが、接続端子となり実装基板などとの接続を可能にしている。

本発明に係る接続端子について図面を参照して説明する。図1は、本実施の形態に係る接続端子(以下、コーングリッドという)の概略を示している。図1(a)は、コーングリッドが配列されて成るコーングリッドアレイCGA(Cone Grid Array)を示す斜視図、図1(b)は図1(a)に示すA―A線の縦断面図である。図1(c)は図1(b)に示すコーングリッドアレイCGAを、スパイラルコンタクタSCに接続した状態を示す縦断面図である。スパイラルコンタクタSCは、所定の数のスパイラル状接触子を有するコネクタである。図1(a)(b)(c)に示すように、コーングリッドアレイCGAは、電子部品(図略)が接続されたプリント配線基板9と、Cu材料からなる接続端子としてのコーングリッド7とを備えて構成される。
