この発明は、基板を処理するための基板処理装置および基板処理方法に関する。処理の対象となる基板には、半導体ウエハ、液晶表示装置用ガラス基板、プラズマディスプレイ用ガラス基板、光ディスク用基板、磁気ディスク用基板、光磁気ディスク用基板、フォトマスク用基板などが含まれる。

【従来の技術】
半導体装置や液晶表示装置の製造工程では、基板に対して処理液を用いた表面処理が施される。たとえば、基板を1枚ずつ処理する枚葉型の基板処理装置では、基板を水平に保持して回転させるスピンチャックと、このスピンチャックに保持された基板に処理液を供給する処理液供給ノズルとが備えられていて、スピンチャックに保持された基板が水平面内で回転され、その一方で、処理液供給ノズルから基板の表面に処理液が供給されることにより、基板の表面に処理液による処理が施される。

このような枚葉型の基板処理装置の中には、処理に適した一定温度に調節された処理液(温調液)を用いるものがある。基板に対して温調液を用いた表面処理を施すための装置は、たとえば、本願出願人の先願に係る下記特許文献1に開示されている。
下記特許文献1に開示された装置では、図5に示すように、処理に用いられる処理液は、処理液タンク101に貯留されており、処理液供給ノズル102には、処理液タンク101から延びた処理液供給路103が接続されている。処理液供給路103の途中部には、処理液タンク101側から順に、ポンプ104、温度調節器105、フィルタ106および処理液供給バルブ107が介装されている。温度調節器105は、処理液タンク101から処理液供給ノズル102に向けて送られる処理液の温度を処理に適した一定温度に調節するためのものであり、フィルタ106は、処理液供給ノズル102に向けて送られる温調液中の異物を除去するためのものである。また、処理液供給路103には、フィルタ106と処理液供給バルブ107との間の分岐点Jにおいて、処理液帰還路108が分岐接続されている。処理液帰還路108の先端は、処理液タンク101に接続されており、処理液帰還路108の途中部には、処理液帰還バルブ109が介装されている。

装置の運転中は、ポンプ104および温度調節器105が常に駆動されており、基板の表面に温調液による処理を施すべき時には、処理液帰還バルブ109が閉じられ、処理液供給バルブ107が開かれて、処理液供給路103を流れる温調液が処理液供給ノズル102へと供給される。一方、基板の処理を行わない時(基板の表面への温調液の供給を行わない時)には、処理液供給バルブ107が閉じられ、処理液帰還バルブ109が開かれて、処理液供給路103を流れる温調液が分岐点Jから処理液帰還路108を通して処理液タンク101に戻される。これにより、基板の処理を行わない時には、処理液タンク101、処理液供給路103および処理液帰還路108からなる処理液循環路を温調液が循環することになる。こうして温調液を循環させておくことによって、処理液供給バルブ107の開成後、速やかに、基板に供給すべき温調液を処理液供給ノズル102に供給することができる。

【発明が解決しようとする課題】
ところが、処理液循環路を温調液が循環している間、処理液供給路103の分岐点Jよりも処理液供給ノズル102側には温調液が流入しないから、分岐点Jと処理液供給バルブ107との間、さらには処理液供給バルブ107と処理液供給ノズル102の先端との間に溜まった処理液の温度は低下していく。このため、基板の処理を行わない状態が長い時間続いた場合、処理液供給バルブ107の開成直後に、分岐点Jと処理液供給ノズル102の先端との間の低温の処理液(処理に適した温度よりも低い温度の処理液)が基板に供給されてしまい、その基板における処理品質が悪くなるおそれがあった。

また、基板に対して温調液を用いた表面処理を施すための装置に限らず、基板に対して温度調節されていない処理液を用いた表面処理を施す装置であっても、処理液供給路の処理液供給バルブよりも上流側に処理液帰還路を分岐接続した構造を有している場合、処理品質の悪化の問題を生じるおそれがある。たとえば、処理液としてエッチング液などの薬液が用いられている場合には、基板の処理を行わない状態が長い時間続くと、処理液帰還路の分岐点と処理液供給ノズルの先端との間に溜まった処理液中に薬液成分の析出物が発生し、処理液供給バルブの開成直後に、その薬液成分の析出物(パーティクル)を含む処理液が供給されることによって、基板が汚染されるおそれがある。そのうえ、処理液中の薬液成分が析出すると、その処理液の濃度は低下するため、処理液供給バルブの開成直後は、適正な濃度よりも低濃度の処理液が基板に供給されることになり、洗浄不足やエッチング不足などの処理不良を生じるおそれもある。また、処理液として純水が用いられている場合には、基板の処理を行わない状態が長い時間続くと、処理液帰還路の分岐点と処理液供給ノズルの先端との間に溜まった処理液中にバクテリアなどの雑菌が発生し、処理液供給バルブの開成直後に、その雑菌を含む処理液が供給されることによって、基板が汚染されるおそれがある。

このような問題を回避するために、基板の搬入前に、処理液供給バルブを開いて、処理液帰還路の分岐点と処理液供給ノズルの先端との間に溜まった処理液を廃棄する手法(処理液のプリディスペンス)が考えられる。しかしながら、この手法では、処理液の使用量が増加し、また、プリディスペンスを行う時間分だけ、処理のスループットが低下してしまう。
そこで、この発明の目的は、処理液の使用量の増加および処理のスループットの低下を招くことなく、基板に供給される処理液の条件(温度、濃度など)を一定に保つことができる基板処理装置および基板処理方法を提供することである。

【課題を解決するための手段および発明の効果】
上記の目的を達成するための請求項1記載の発明は、基板(W)の表面に処理液を供給して基板を処理する基板処理装置であって、基板を保持する基板保持手段(1)と、基板の表面に供給すべき処理液を貯留する貯留槽(23)と、上記基板保持手段に保持された基板の表面に向けて処理液を吐出するノズル(2;4;6;8)と、このノズルと上記貯留槽とを接続しており、上記貯留槽から上記ノズルへ処理液を供給するための供給路(21)と、上記ノズルから吐出される処理液を、上記基板保持手段に保持された基板の表面に接触する前に受け取るための受け部材(3;5;7;9)と、この受け部材と上記貯留槽とを接続しており、上記受け部材で受け取られた処理液を上記貯留槽へ帰還させるための帰還路(33)とを含むことを特徴とする基板処理装置である。

【発明の実施の形態】
以下では、この発明の実施の形態を、添付図面を参照して詳細に説明する。
図1は、この発明の一実施形態に係る基板処理装置の構成を図解的に示す図である。この基板処理装置は、基板の一例であるウエハWを1枚ずつ処理する枚葉型の基板処理装置であって、ウエハWをほぼ水平に保持して回転するスピンチャック1と、このスピンチャック1に保持されたウエハWに処理液を供給するための処理液供給ノズル2と、処理液供給ノズル2から吐出された処理液を受けるための受け部材3とを備えている。ウエハWに対する処理は、処理液を用いた処理であれば、たとえば、エッチング液または洗浄液を用いて、ウエハWの表面からパーティクルや各種金属不純物などの不要物を除去するエッチング(洗浄)処理であってもよいし、オゾン水または過酸化水素水などを含む酸化性液体を用いて、ウエハWの表面に酸化膜を形成させる酸化処理であってもよい。

スピンチャック1は、たとえば、ほぼ鉛直な方向に延びたスピン軸11と、スピン軸11の上端に取り付けられたスピンベース12と、このスピンベース12の周縁部に配設された複数本のチャックピン13とを有していて、複数本のチャックピン13でウエハWの端面を協働して挟持することにより、ウエハWをほぼ水平な状態で保持できる構成になっている。また、スピン軸11には、モータなどの駆動源を含む回転駆動機構14が結合されており、チャックピン13でウエハWをほぼ水平に保持した状態で、回転駆動機構14からスピン軸11に回転力を入力することによって、ウエハWをほぼ水平な面内で回転させることができるようになっている。

処理液供給ノズル2には、薬液供給路21を通して薬液が供給され、また、純水供給路22を通して純水が供給されるようになっている。薬液は、薬液タンク23に貯留されていて、この薬液タンク23からポンプ24によって汲み出され、薬液供給路21を処理液供給ノズル2に向けて送られる。薬液供給路21には、ポンプ24の下流側に、温度調節器25、フィルタ26および薬液バルブ27が介装されている。温度調節器25は、薬液供給路21を処理液供給ノズル2に向けて送られる薬液の温度を処理に適した一定温度に調節するためのものであり、フィルタ26は、その温度調節器25によって温度調節された薬液(以下「温調液」という。)中の異物を除去するためのものである。一方、純水供給路22には、図外の純水供給源からの純水を処理液供給ノズル2に供給したり、その供給を停止したりするための純水バルブ28が介装されている。

また、処理液供給ノズル2には、たとえば、ボールねじおよびモータを含む昇降駆動機構29が結合されている。この昇降駆動機構29の働きにより、処理液供給ノズル2は、スピンチャック1の側方に設定された鉛直線に沿って、スピンチャック1の上方に大きく退避した位置とスピンチャック1に保持されたウエハWに近接した位置との間で昇降されるようになっている。
受け部材3は、処理液供給ノズル2からの処理液を受け取ることができる容器状に形成されており、受け部材移動用モータ31によってほぼ水平な面内で揺動されるアーム32の先端に取り付けられている。受け部材移動用モータ31は、出力軸311が鉛直線に沿うように処理液供給ノズル2のノズルヘッド2hの側面に取り付けられており、その出力軸311がアーム32の他端(受け部材3が取り付けられている側とは反対側の端部)に接続されている。受け部材移動用モータ31の出力軸311を所定の角度範囲内で往復回転させることにより、アーム32を揺動させることができ、これに伴って、受け部材3を、処理液供給ノズル2から吐出される処理液の通過線上の位置(処理液捕獲位置)とその通過線上から外れた位置(処理液退避位置)とに移動させることができる。

受け部材3の底部には、薬液帰還路33の一端が接続されている。薬液帰還路33は、処理液供給ノズル2の昇降に伴って伸縮するベローズB内を挿通されて、その他端が薬液タンク23に接続されている。また、薬液帰還路33には、薬液帰還バルブ34が介装されている。
ウエハWに対する処理を開始する前には、処理液供給ノズル2は、ウエハWの搬入を阻害しないように上方に大きく退避している。また、受け部材3が処理液捕獲位置に配置されて、薬液バルブ27が開成された状態で、ポンプ24および温度調節器25が駆動されている。このとき、純水バルブ28は閉成されている。さらに、薬液帰還バルブ34が開成されている。これにより、薬液タンク23から汲み出された薬液が処理に適した一定温度に調節されて温調液となり、この温調液が薬液供給路21を通して処理液供給ノズル2に供給される。そして、処理液供給ノズル2から吐出された温調液は、受け部材3によって受け取られ、薬液帰還路33を通して薬液タンク23に戻される。つまり、ウエハWに対する処理を開始する前は、薬液タンク23、薬液供給路21、受け部材3および薬液帰還路33からなる薬液循環路を温調液が循環している。

図示しない搬送ロボットによって処理対象のウエハWが搬入されてきて、そのウエハWがスピンチャック1に受け渡されると、昇降駆動機構29が駆動されて、処理液供給ノズル2がウエハWの上面に近接した位置まで下降される。また、回転駆動機構14が駆動されて、スピンチャック1(すなわち、ウエハW)が予め定める回転速度で回転される。そして、受け部材移動用モータ31が駆動されて、受け部材3が処理液捕獲位置から処理液退避位置に移動されることにより、処理液供給ノズル2から回転中のウエハWの上面中央に温調液が供給される。ウエハWの上面中央に供給された温調液は、ウエハWの回転による遠心力を受けて、ウエハWの上面中央から周縁に向けて拡がる。これによって、ウエハWの上面全域に温調液が行き渡り、ウエハWの上面全域が温調液による薬液処理(たとえば、エッチング液によるエッチング処理)を受ける。

このように、ウエハWに対する処理を開始する前に、薬液タンク23、薬液供給路21、受け部材3および薬液帰還路33からなる薬液循環路に温調液を循環させておくことによって、ウエハWがスピンチャック1に受け渡された後、直ちに、そのウエハWに温度精度の良い温調液を供給することができ、温調液によるウエハWの表面処理を開始することができる。また、薬液循環中、薬液供給路21内や処理液供給ノズル2内に薬液が滞留する部分はないから、ウエハWに対する処理の開始直後に、処理に適した温度よりも低い温度の薬液や汚染物質(パーティクル)を含む薬液、濃度が低下した薬液がウエハWに供給されることはなく、薬液処理の全期間を通じて、一定の温度条件、濃度条件およびパーティクル条件(清浄度)を満たした薬液をウエハWに供給することができる。したがって、ウエハWの表面に対して、高品質な処理を安定して行うことができる。そのうえ、ウエハWへの温調液の供給開始前に、処理液供給ノズル2から温調液をプリディスペンスさせる必要がないから、薬液の使用量の増加および処理のスループットの低下を招くこともない。

ウエハWに対する薬液処理が予め定める時間だけ行われると、ポンプ24および温度調節器25が停止されて、薬液バルブ27が閉成されることにより、処理液供給ノズル2からウエハWへの温調液の供給が停止される。そして、純水バルブ28が開成されて、処理液供給ノズル2からウエハWの上面中央に純水が供給される。このとき、スピンチャック1によるウエハWの回転は続けられており、処理液供給ノズル2からウエハWの上面中央に供給された純水は、ウエハWの回転による遠心力によって、そのウエハWの上面中央から周縁に向けて拡がる。これにより、ウエハWの上面全域に純水が行き渡り、ウエハWに付着した薬液を洗い流すためのリンス処理が達成される。また、リンス処理の間は、薬液帰還バルブ34が閉成されて、薬液タンク23内の薬液を含む雰囲気が薬液帰還路33を通って処理室(スピンチャック1を収容したチャンバ)内に流入することが防止されている。

以上、この発明の一実施形態について説明したが、この発明は他の形態で実施することもできる。たとえば、上記の実施形態では、受け部材3を移動させることによって、処理液供給ノズル2から吐出される温調液をウエハWに供給したり、受け部材3で受け取ったりする構成を取り上げたが、温調液の供給先の切換えは、他の構成によっても達成することができる。

さらには、受け部材および処理液供給ノズルの両方を固定配置した構成によっても、温調液の供給先の切換えを達成することができる。たとえば、図4に示すように、処理対象のウエハWの斜め上方に処理液供給ノズル8を固定配置するとともに、その処理液供給ノズル8の先端の下方に受け部材9を固定配置して、処理液供給ノズル8から吐出される温調液の流速を調整することにより、温調液の供給先をウエハWと受け部材9とに切り換えるようにしてもよい。処理液供給ノズル8から吐出される温調液の流速の調整は、たとえば、処理液供給ノズル8に接続された薬液供給路に流量調整弁を介装しておき、この流量調整弁の開度を制御することにより達成されてもよいし、薬液供給路に介装されたポンプ24の送液能力を制御することにより達成されてもよい。

さらにまた、上記の実施形態では、処理対象の基板の一例としてウエハWを取り上げたが、処理対象の基板は、ウエハWに限らず、液晶表示装置用ガラス基板、プラズマディプレイパネル用ガラス基板、フォトマスク用ガラス基板などの他の種類の基板であってもよい。
