本発明は、電子機器の部品として用いられる多層フレキシブル配線板及びその製造方法に関するものである。

【従来の技術】
近年の電子機器の高密度化に伴い、これに用いられるプリント配線板の多層化が進んでおり、フレキシブル配線板も多層構造のものが多用されている。このプリント配線板はフレキシブル配線板とリジッド配線板との複合基板であるリジッドフレックス配線板であり、用途が拡大している。

従来の多層フレキシブル配線板やリジッドフレックス配線板の製造方法は、パターニングされた銅箔と絶縁層を交互に複数積み重ねた積層板を形成し、該積層板に層間接続用の貫通孔をあけ、該貫通孔に層間接続用メッキを施した後、最外層の回路等の加工を行う方法や、片面配線板の絶縁材側に銅箔を貫通しない孔を明け、金属または合金により導体ポストを形成し、接着剤層と配線板を加圧し必要回数繰り返し行い多層化する工法が提案されている。(例えば特開平11−54934号公報)

前者の製造方法では、一般的に用いられる層間の接続方法として、スルーホールが全層を貫く形で各層間を接続する手法が用いられる。しかし、この接続方法では、加工方法が簡単ではあるが回路の設計上非常に制約が多くなる。また最も劣る点としては、スルーホールで全層を接続するため、最外層はスルーホールが多くなりまたスルーホールランドが占める面積割合も増えるため、部品の実装、回路のパターンに致命的となる回路密度を上げることができない。また、今後の市場要求が高まる高密度実装、高密度パターンの作製が困難な仕様となる。更なる搭載部品の小型化・高密度化が進み、全層を通して同一の個所に各層の接続ランド及び貫通穴をあけるため、設計上配線密度が不足して、部品の搭載に問題が生じる。
フレキシブル配線板の製造方法は、安価に製造するために、複数のパターンを1枚のシートに配置して作成する。そのため、多層フレキシブル配線板も同様の製造方法を経ることで、安価に製造することができる。しかし、この製造方法では、シート中に不良パターンが存在すると、不良パターンが積層された多層フレキシブル配線板は不良となり、積層工程におけるプロセス歩留まりが低下する。また、多層フレキシブル配線板やリジッドフレックス配線板と、多層リジッド配線板との最大の相違点は、フレキシブルな部分の有無である。このフレキシブルな部分の作製では、フレキシブルな部分が積層されないように外層を除くか、或いは積層後外層を除かなければならず、シート積層した場合、材料歩留まりが低下する。更に各層大きさの異なるパターン設計の場合、1シート当たりのパターン取り数は、最大サイズパターンの数に制限されてしまい、面付け率が悪く、材料歩留まりが低下する。
後者の製造方法では、片面配線板を用いて、必要回数加圧を繰り返し行うため、層数が増えるに従い、製造に時間、コストがかかる問題がある。また、片面配線板の導体ポストを製造する工程において、微細孔明け、金属または合金の導体ポストを支持基材厚み分施す特殊工程があり、これらの技術確立、歩留まりの問題がある。

本発明は、上記の問題を解決させるため、製造工程が簡単で確実に層間接続を達成でき、かつ信頼性が高く外層配線板を積層することができる多層フレキシブル配線板及びその製造方法を提供するものである。

本発明は、
[1]▲1▼絶縁材からなる支持基材の両側に配線パターンが設けられ、該支持基材の片面に突出した金属または合金からなる導体ポストを有し、かつ最外層以外の該支持基材は、該導体ポストとは反対側の面に、導体ポストと接続するための厚みが5μm以上の金属または合金の被覆を施したパッドを有し、多層部に必要な大きさに切断された個片である複数の両面配線板、▲2▼少なくとも片面に該導体ポストと接続するための厚みが5μm以上の金属または合金の被覆を施したパッドを有する配線パターンで構成されたフレキシブル配線板、及び▲3▼フラックス機能付き接着剤層とを有し、該フラックス機能付き接着剤層により積層一体化し、該接着剤層の機能により該導体ポストと該パッドを金属又は合金で接合した構造を有し、配線パターンが電気的に接続されていることを特徴とする多層フレキシブル配線板、

【発明の実施の形態】
以下、図面に基づき本発明の実施形態について説明するが、本発明はこれに何ら限定されるものではない。

図1〜図3は、本発明の実施形態である多層フレキシブル配線板及びその製造方法の例を説明する図であり、図3(b)は、多層部320とフレキシブル部330を併せ持つ6層の多層フレキシブル配線板310である本発明で得られる多層フレキシブル配線板の構造を示す断面図である。
本発明の多層フレキシブル配線板の製造方法として、6層フレキシブル配線板の一例を説明する。ステップA(図1)として、外層両面配線板120を形成する。続いて、ステップB(図2)として内層フレキシブル配線板220を形成する。最後に、ステップC(図3)として、内層フレキシブル配線板220に外層両面配線板120を積層し、多層フレキシブル配線板310を形成する。以上、3ステップに分けることができる。
8層以上の場合、前記ステップAで作成した両面配線板120を前記ステップCで得られた多層フレキシブル配線板に、所望する層数を積層する。

ステップAの外層両面配線板120を加工する方法として、ポリイミド樹脂、エポキシ樹脂などの樹脂を硬化させた絶縁材からなる支持基材102の両面に銅箔101が付いた両面積層板110を準備する (図1(a))。この際、支持基材と銅箔との間には、導体接続の妨げとなるスミアの発生を防ぐため、銅箔と支持基材を貼り合わせるための接着剤層は存在しない方が好ましいが、接着剤を使い貼りあわせたものでもよい。この支持基材102をスルーホール、銅メッキ103を施し(図1(b))、両面にある銅箔101をエッチングにより配線パターン104を形成し(図1(c))、配線パターンの両側に表面被覆105を施す(図1(d))。この表面被覆105は絶縁樹脂に接着剤を塗布したオーバーレイフィルムを貼付または、インクを直接支持基材に印刷する方法などがある。この表面被覆105の片側にはメッキなどの表面処理用に表面被覆開口部106を設けてもよい。次いで、106とは反対側の面から、配線パターンが露出するまで、表面被覆開口部107を形成する (図1(d))。

表面被覆開口部106,107を形成する際、レーザー法を用いると開口部を容易に形成することができ、かつ小径もあけることができる。更に、過マンガン酸カリウム水溶液によるウェットデスミア又はプラズマによるドライデスミアなどの方法により、表面被覆開口部106、107内に残存している樹脂を除去すると層間接続の信頼性が向上し好ましい。
この表面被覆開口部107内には導体ポスト109が表面被覆105の面から突出するまで形成する(図1(e))。導体ポスト109の形成方法としては、ペースト又はメッキ法などで形成する。
導体は、金属又は合金からなり、金属としては金、銀、ニッケル、錫、銅の少なくとも1種類からなり、単層又は2層以上であっても良い。合金としては、錫、鉛、銀、亜鉛、ビスマス、アンチモン、銅から選ばれた少なくとも2種類以上の金属で構成される半田である。例えば錫−鉛系、錫−銀系、錫−亜鉛系、錫−ビスマス系、錫−アンチモン、錫−銀−ビスマス系、錫−銅系等があるが、半田の金属組合せや組成に限定されず、最適なものを選択すればよい。この開口部が導体ポストと接続するためのパッド上に開口された場合は、金属又は合金の表面被覆を厚み5μm以上、好ましくは表面被覆105高さと比べ同じもしくは2μmほど低くつけることが好ましい。
最後に、多層部のサイズに応じて切断し、個片の外層両面配線板120を得る(図1(f))。

ステップBの内層フレキシブル配線板220を加工する方法としては、ポリイミドなどの、通常フレキシブル配線板に用いられる耐熱性樹脂202と銅箔201からなる両面板210を準備する(図2(a))。両面板210は、フレキシブル部の素材となり、銅箔201と耐熱性樹脂202の間には、屈曲性・折り曲げ性を高めるために接着剤層は存在しない方が好ましいが存在しても構わない。この両面板210にスルーホール203にて表裏の電気的導通を形成した(図2(b))後、エッチングにより、配線パターン204及び導体ポスト109を受けることができるパッド205を形成する(図2(c))。その後、フレキシブル部330に相当する部分の配線パターン204にポリイミドなどからなる表面被覆206(図2(d))を施し、内層フレキシブル配線板を形成する。表面被覆206にはパッド205上に表面被覆開口部207を形成する。さらに、開口部分には金属又は合金で表面処理208を実施する。この表面処理の厚みは5μm以上、好ましくは表面被覆205高さと比べ同じもしくは2μmほど低くつけることが好ましい。
表面処理に用いる金属としては金、銀、ニッケル、錫、銅の少なくとも1種類からなり、単層又は2層以上であっても良い。合金としては、錫、鉛、銀、亜鉛、ビスマス、アンチモン、銅から選ばれた少なくとも2種類以上の金属で構成される半田である。例えば錫−鉛系、錫−銀系、錫−亜鉛系、錫−ビスマス系、錫−アンチモン、錫−銀−ビスマス系、錫−銅系等があるが、半田の金属組合せや組成に限定されず、最適なものを選択すればよい。
この表面処理を厚くすることで導体ポストの高さを低くすることができ、かつ接続時に熔融した表面処理部208に導体ポスト107が進入、浸漬され接続することができるため、導体ポストを作製する工程を短縮することができ、かつ導体ポストの高さにばらつきがあっても、この表面処理208の厚みにより緩衝させることができ、接続信頼性が向上する。
次に、この内層フレキシブル配線板の表面被覆206の面にフラックス機能付き接着剤層209を形成する(図2(f))。このフラックス機能付き接着剤層は支持基材120の導体ポスト109の面に形成しても差し支えはない。このフラックス機能付き接着剤層は印刷法により内層フレキシブル配線板の表面被覆206にフラックス機能付き接着剤を塗布する方法などがあるが、シート状になった接着剤を内層フレキシブル配線板の表面被覆206にラミネートする方法が簡便である。
又、積層前に内層フレキシブル配線板を個片に裁断しても問題はない。

本発明に用いるフラックス機能付き接着剤は、金属表面の清浄化機能、例えば、金属表面に存在する酸化膜の除去機能や、酸化膜の還元機能を有した接着剤であり、第1の好ましい接着剤の構成としては、フェノール性水酸基を有するフェノールノボラック樹脂、クレゾールノボラック樹脂、アルキルフェノールノボラック樹脂、レゾール樹脂、ポリビニルフェノール樹脂などの樹脂(A)と、前記樹脂の硬化剤(B)を含むものである。硬化剤としては、ビスフェノール系、フェノールノボラック系、アルキルフェノールノボラック系、ビフェノール系、ナフトール系、レゾルシノール系などのフェノールベースや、脂肪族、環状脂肪族や不飽和脂肪族などの骨格をベースとしてエポキシ化されたエポキシ樹脂やイソシアネート化合物が挙げられる。

フェノール性水酸基を有する樹脂の配合量は、全接着剤中20重量%以上〜80重量%以下が好ましく、20重量%未満だと金属表面を清浄化する作用が低下し、80重量%を越えると十分な硬化物を得られず、その結果として接合強度と信頼性が低下するおそれがあり好ましくない。一方、硬化剤として作用する樹脂或いは化合物は、全接着剤中20重量%以上〜80重量%以下が好ましい。接着剤には、必要に応じて着色剤、無機充填材、各種のカップリング剤、溶媒などを添加してもよい。

第2の好ましい接着剤の構成としては、ビスフェノール系、フェノールノボラック系、アルキルフェノールノボラック系、ビフェノール系、ナフトール系、レゾルシノール系などのフェノールベースや、脂肪族、環状脂肪族や不飽和脂肪族などの骨格をベースとしてエポキシ化されたエポキシ樹脂(C)と、イミダゾール環を有し、かつ前記エポキシ樹脂の硬化剤(D)を含むものである。イミダゾール環を有する硬化剤としては、イミダゾール、2−メチルイミダゾール、2−エチル−4−メチルイミダゾール、2−フェニルイミダゾール、1−ベンジル−2−メチルイミダゾール、2−ウンデシルイミダゾール、2−フェニル−4−メチルイミダゾール、ビス(2−エチル−4−メチル−イミダゾール)などが挙げられる。

エポキシ樹脂の配合量は、全接着剤中30重量%以上〜99重量%以下が好ましく、30重量未満だと十分な硬化物が得られないおそれがあり好ましくない。上記2成分以外に、シアネート樹脂、アクリル酸樹脂、メタクリル酸樹脂、マレイミド樹脂などの熱硬化性樹脂や熱可塑性樹脂を配合してもよい。又、必要に応じて着色剤、無機充填材、各種のカップリング剤、溶媒などを添加してもよい。イミダゾール環を有し、かつ前記エポキシ樹脂の硬化剤となるものの配合量としては、全接着剤中1重量%以上〜10重量%以下が好ましく、1重量%未満だと金属表面を清浄化する作用が低下し、エポキシ樹脂を十分に硬化させないおそれがあり好ましくない。10重量%を越えると硬化反応が急激に進行し、接着剤層の流動性が劣るおそれがあり好ましくない。

接着剤の調整方法は、例えば固形のフェノール性水酸基を有する樹脂(A)と、固形の硬化剤として作用する樹脂(B)を溶媒に溶解して調整する方法、固形のフェノール性水酸基を有する樹脂(A)を液状の硬化剤として作用する樹脂(B)に溶解して調整する方法、固形の硬化剤として作用する樹脂(B)を液状のフェノール性水酸基を有する樹脂(B)に溶解して調整する方法、又固形のエポキシ樹脂(C)を溶媒に溶解した溶液に、イミダゾール環を有し、かつエポキシ樹脂の硬化剤として作用する化合物(D)を分散もしくは溶解する方法などが挙げられる。使用する溶媒としては、アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサン、トルエン、ブチルセルソブル、エチルセロソブル、N−メチルピロリドン、γ−ブチルラクトンなどが挙げられる。好ましくは沸点が200℃以下の溶媒である。

ステップCの多層フレキシブル配線板310を形成する方法としては、個片の外層両面配線板120を内層フレキシブル配線板220にレイアップする。その際の位置合わせは、各層の配線パターンに予め形成されている位置決めマークを画像認識装置により読み取り位置合わせする方法、位置合わせ用のピンで位置合わせする方法を用いることができる。その後、半田接合が可能な温度に加熱して、導体ポスト109が、フラックス機能付き接着剤層209を介して、導体ポスト109と内層フレキシブル配線板220のパッド部分205の半田208が熔融接合するまで熱圧着し、次に半田の熔融しない温度で再加熱してフラックス機能付き接着剤層209を硬化させて層間を接着させることにより、外層両面配線板120及び内層フレキシブル配線板220を積層する(図3(b))。各層を積層する方法として、真空プレス又は熱ラミネートとベーキングを併用する方法等を用いることができる。
以上図1〜図3を用いて、多層部が6層の構成について説明したが、6層以上の場合、外層両面板120を多層フレキシブル配線板310に所望する層数、積層すれば良い。また、本発明には内層フレキシブル配線板の片面のみにパッドを設け、該パッド上に外層両面配線板の個片を1個レイアップした内層フレキシブル配線板を片面とした場合の3層の構成や内層フレキシブル配線板を両面とした4層の構成の多層フレキシブル配線板も含まれる。

実施例1
[外層両面板の作成]
銅箔101が12μm、支持基材102がポリイミドフィルム厚み25μmの2層両面板110(三井化学製 NEX23FE(25T))を、ドリルによる穴明け後、ダイレクトメッキし、電解銅メッキによりスルーホール103を形成し表裏の電気的導通を形成した後、エッチングにより、配線パターン104を形成する。その後、配線パターン106に、厚み25μmのポリイミド(鐘淵化学工業製 アピカルNPI)に厚み25μmの熱硬化性接着剤(住友ベークライト製)により表面被覆105を形成する。次にパッド106及び107を開口するためCO2レーザーにて孔明けし、デスミアを行い、表面被覆開口部を作製する。次いでこの開口部に表面処理108として厚み45μmの半田メッキを形成する。更に開口部107に半田ペースト印刷を施し高さを50μmの半田ポストを形成し、最後に積層部のサイズに外形加工し、外層両面板120を得た。

[内層フレキシブル配線板の作成]
銅箔201が12μm、支持基材202がポリイミドフィルム厚み25μmの2層両面板210(三井化学製 NEX23FE(25T))を、ドリルによる穴明け後、ダイレクトメッキし、電解銅メッキによりスルーホール203を形成し表裏の電気的導通を形成した後、エッチングにより、配線パターン204及び半田ポスト109を受けることができるパッド205を形成する。その後、配線パターン204に、厚み25μmのポリイミド(鐘淵化学工業製 アピカルNPI)に厚み25μmの熱硬化性接着剤(住友ベークライト製)により表面被覆206を形成する。次にパッド207を開口するためCO2レーザーにて孔明けし、デスミアを行い、表面被覆開口部を作製する。次いでこの開口部に表面処理208として厚み45μmの半田メッキを形成し、シートに面付けされた内層フレキシブル配線板を形成する。次に、表面被覆206の面に厚み20μmの熱硬化性のフラックス機能付き接着剤シート(住友ベークライト製 層間接着シート RCF)をラミネートし、フラックス機能付き接着剤層209を形成する。

[多層フレキシブル配線板の作成]
外層両面配線板120を内層フレキシブル配線板220に、位置合わせ用のピンガイド付き治具を用いてレイアップした。その後、真空式加圧ラミネーターで130℃、0.6MPa、30秒で仮接着した後、油圧式プレスで250℃、1.0MPaで3分間プレスし、フラックス機能付き接着剤層209を介して、半田ポスト109が、内層フレキシブル配線板220のパッド207部の表面処理208の半田と熔融接合し金属接合を形成し、次いで温度を150℃、2MPa、60分間加熱し、層間を積層した多層フレキシブル配線板310を得た。

以上、多層フレキシブル配線板の構造、製造方法についての実施例を詳細に説明した。本発明の多層フレキシブル配線板は、実施例のものは金属同士で層間接続部が確実に金属接合されており、温度サイクル試験では、断線不良の発生がなく、金属接合部の接合状態も良好で、絶縁抵抗試験でも絶縁抵抗が上昇しなかった。又外層片面配線板を個片に裁断することにより、シート状で積層した場合よりも積層の位置精度が上がり、歩留が向上した。しかし、比較例1の場合、半田ポストと受けパッドとが金属接合がなされなかった。また、比較例2は半田ポストとパッドの接続部分が初期においてはなされたが、温度サイクル試験(高温150℃1時間処理後、低温―40℃1時間処理を交互に繰り返し100サイクル行った。)で抵抗値の上昇及び断線が発生した。

【発明の効果】
本発明に従うと、金属表面の清浄化機能を有した層間接着剤を用いることで配線板の積層における金属接合部を信頼性高く接続することができる。更に個片の配線板を積層することにより良品のみを積層することができるため歩留よく多層フレキシブル配線板を得ることができる。
