Abstract
Description
法、特に、例えば、半導体ウェーハ上の絶縁層として使用されるタイプの低誘電
率フィルムを処理するための方法に関する。
半導体素子における絶縁層として使用するための低誘電率フィルムが探究されて
きた。このような層は、スピンコーティングされるか、または、例えば、化学蒸
着法を使用して付着させられるかのいずれも可能である。次に、通常は、当該層
は、それを硬化させるために加熱される。最近の研究は、Si−C結合を含むポ
リマー層を含んでなるフィルムに特に向けられてきており、一例としては、本出
願人の国際特許出願公開明細書第WO98/08249号に、このようなフィルムを蒸着す
るためのこのような方法が記載されている。
炭素原子による結晶格子の乱れに起因するフィルムの密度の低下に由来するもの
と思われる。
概して約 4.0Pa〜約 2.7 kPa(30 mTorr〜20Torr)の窒素雰囲気中で、より一般
的にはいずれかの好都合な圧力において、酸素の無い状態で、 400℃〜 500℃に
加熱することによってさらに重合および硬化させられる。
おいて亀裂を生じやすく、このことの図解を図1に示す。概して、このような亀
裂は、約 500〜 600nm( 5,000〜 6,000Å)の公称フィルム厚において起こり始
める。この原因は、部分的には、ウェーハ端部から1mm以内のところでのフィル
ム厚の劇的な増大に起因するものと思われる。図2は、この点におけるプロフィ
ールを示すものである。この亀裂は、大気暴露の後にのみ起こり、約24時間の期
間にわたって中心に向かって強力に進行するように思われる。ウェーハを減圧中
に保持することによって亀裂の速度を遅らせることができるけれども、大気に曝
すと、それらは結局は亀裂を生ずる。

電力は、上記層の処理が行われる温度に部分的に依存する。従って、通常は、 3
50℃〜 500℃程度の温度に加熱されるプラテン上にウェーハが支持されるであろ
う。

ために、真のウェーハ温度の意味のある実験的測定値を得ることは困難であった

生じたのに対して、アルゴンでは 260Vであった。

も、あるいは、フィルムが臨界温度を超える場合に、何等かの不可逆変化が起こ

ェーハの端から25mmまで亀裂が生じた。ICP処理およびICPとRIEとの組
み合わせによる処理では、端からおよそ0.25mmまでに最小の亀裂が存在していた
けれども、 400℃〜 500℃の範囲のプラテン温度では、有意な傾向は見られなか
った。RIE単独処理でも特に望ましいk値が達成され、現在のところ行われて
いる研究から、これは、多くのウェーハコンフィギュレーションにおいて、より
高いk値でも許容可能である場合があるけれども、好ましい方法であるものと思
われる。

測定値および処理の48時間後に得られた測定値を示す。

がウェーハの端からおよそ0.33mmまで広がっていることが示されたけれども、こ
れらの結果でさえも、熱処理単独の場合よりも顕著に良好であることが認識され
るであろう。亀裂を示す他の結果は、ほぼ 900nm( 9,000Å)のフィルム厚とな
るまで認められず、 800〜 900nm( 8,000〜 9,000Å)のフィルムのための最良
の方法であると思われる。これらはウェーハの大部分にわたる公称層厚であるこ
とに注目されたい。亀裂は、層の、この公称厚みよりもはるかに厚い部分(例え
ば、図2において図解されているウェーハの端部)において起こる。
モードにおいて行われたけれども、これらのプラズマは、はるかに高い圧力(約
500Pa(4Torr))およびはるかに高い電力( 1,000W)において行われた。こ
れはウェーハ温度にかなりの影響を及ぼし、熱収支の問題が考慮されなければな
らない場合がある。
ズマダイオードモードからの同様のデータを示す。熱のみの処理では、最終的な
ウェーハ温度がおよそ 460℃となった。水素プラズマ処理されたウェーハのウェ
ーハ温度は明確にはわからないけれども、(他のすべての処理条件を同じにして
)プラズマを用いないで達成されるウェーハ温度は 375℃であるので、 375℃よ
りも高いに違いない。従って、上記水素プラズマ処理により、対照標準の従来技
術の方法のウェーハ温度とは異なるウェーハ温度となり、このことが層の処理に
影響を及ぼすことは明白である。また、プラズマは、層に対して、単に熱源とし
てのみ作用する訳ではないと信じられている。水素プラズマ処理に起因する明ら
かな違いが存在する。図6は、C−H、Si−H、Si−CH3 およびSi−O
(Si2 O3 )のピークが小さくなったことを示している。本出願人は、これま
での経験から、このような変形により、より高いk値が得られるものと予想した
けれども、これら2つの例において示されたk値は、それぞれ2.84および2.77で
ある。

厚い( 700nm( 7,000Å)を超える)ポリマー層の亀裂を防止するのに有益であ
るだけではない。
、例えば、 350℃における3分間のプラズマ暴露または 400℃における2分間の
暴露が特に有効であると思われることが、図7および8からもわかるであろう。
E(緩衝酸化物エッチング)を使用する水素処理されたフィルムの湿式エッチン
グ速度は、熱酸化物のエッチング速度と同等またはそれ未満である(すなわち、
およそ55nm/分( 550Å/分))。未処理フィルムのエッチング速度は 1,000nm
/分(10,000Å/分)を超える。従って、水素プラズマ処理により、湿式エッチ
ング速度が20倍以上遅くなる。一般に、湿式エッチング速度は、熱酸化物が高品
質であるとみなされる二酸化ケイ素層における長所の指標として使用される。

深くなる。従って、k値が 2.7のフィルムの場合には 300nm( 3,000Å)の深さ
まで処理が到達したけれども、k値が 2.4のフィルムでは処理の深さは 570nm( 5,700Å)であった。これらの試験は両方共、以下の条件下で行った。

いと思われた。従って、第1に、 300nm( 3,000Å)の層を2層付着させること
によってk値が 2.7の 600nm( 6,000Å)のフィルムを形成させ、これらの各々
を水素プラズマで 300秒処理した。第2に、 600nm( 6,000Å)の層を付着させ
、 300秒間または 600秒間のいずれかにわたって処理した。k値の変動は測定さ
れなかった。このことは、その深さの半分までしか処理されなかったフィルムで
さえ、これまでの最良の既知の方法である減圧熱処理の改良されたk値を生ずる
ことを示すものと思われ、このことから、バルク効果が生ずるものと推定される
。従って、上記水素プラズマは、加えられた熱が、付着させられたままの層から
のバルク水分の脱着を行うバルク効果となると同時に、恐らく、水の再吸着の可
能性を低減することによって、たとえ表面での処理としてでも、k値の低減にお
いて有効であると仮定される。上記水素プラズマは、上記FTIRデータによっ
て証明されたように、結合組成を明らかに変化させ、処理されたままの層のエッ
チング速度を遅くし、その後のプラズマエッチング処理および恐らくは水の再吸
着から層の下にある部分を保護する処理層を提供する。従って、上記水素プラズ
マは、加熱される層について、その層の少なくとも表面を改良して層全体の恩恵
とすることにおいて有効であり、この改良は、半導体素子におけるk値が低い誘
電体としての層の有用性の改良となる。
スキームにk値が低いフィルムを組み込もうとする場合に必要な酸素系レジスト
ストリップ処理にk値が低いフィルムを付す場合には、フィルムから炭素がスト
リップされ、恐らく、水によって置き換えられて、k値の実質的な増大を伴うこ
とがこれまでに見出されていた。
減少することを示しているけれども、得られる構造は、ストリップ処理下で安定
であると思われる。
分面積比は、酸素系ストリップ処理によっては、実質的に変化しない。同様に、
水素プラズマ処理されたフィルムの屈折率に対する酸素および水素(還元性)に
よるレジストストリップの影響を図11および12に示す。屈折率は、k値の間
接的な指標である。

中でブランケット塗布し、次に、標準的なフッ素系誘電エッチング処理に付し、
続いて、水素プラズマ(還元性)レジストストリップ処理に付して、パターンエ
ッチングされた誘電体構造の露出部分における条件をシミュレートした。この誘
電率は、これらのエッチング処理およびストリップ処理の後でも 2.7のままであ
り、時間を経ても安定であることが示された(図13を参照されたい)。48時間
後、k値は僅かに増大していた。 450℃のアニールにより、このk値は 2.7に戻
り、さらに48時間後、k値はほんの僅かだけ増大していた。
い誘電体の表面層における改良は、化学的機械研磨に関連して、特に好都合であ
る場合がある。微孔質の種類および/または炭素を含有している種類のk値が低
い誘電体の機械的/化学的研磨は、それらが概して低密度であり、かつ機械的強
度に乏しいために問題を呈する。このような層を化学的機械研磨に付そうとする
と、金属化領域間の誘電体のディッシング(dishing) が生ずる傾向がある。この
傾向は、本発明に従って処理された、k値が低いフィルムでは、あまり明らかで
はない。
出願人の同時係属中の英国特許出願第 9904427.3号(現PCT出願第PCT/GB00/0
0651号)(引用により本明細書に取り入れられる)においても認められる。これ
は、特に、エッチングガスと混合された水素により、k値が低い構造を、エッチ
ングの間に維持または向上させることができることを示すものである。ゆえに、
この方法は、本発明に従って調製された材料をエッチングする際に使用するのが
特に好都合である。
