Furthermore, nanotubes have the characteristic that they become conductors or semiconductors due to the difference in the graphite helical structure. Therefore, application to electronic devices and the like is expected, for example, by combining a concentric cylindrical metal tube and a semiconductor tube.

In this method, the diameter of the carbon nanotube can be controlled by changing the ambient temperature or the type of the metal catalyst based on the atmospheric temperature of the carbon rod in the non-irradiated portion or the correlation between the metal catalyst type in the carbon rod and the carbon nanotube diameter.

Since a small amount of the catalyst metal buried in the carbon rod has a higher vapor pressure than carbon, it is preferentially evaporated, and it is difficult to obtain a sufficient carbon nanotube generation rate with good reproducibility. Further, the carbon rods evaporate each time discharge is performed, so that the distance between the carbon rods increases. Unless the distance is set to be constant, the carbon nanotube growth is affected. In addition, since a substrate such as Si cannot be attached to a carbon rod that has become hot, carbon nanotubes cannot be grown on the substrate.

Even if a carbon target mixed with a small amount of metal catalyst is irradiated with a laser, fine metal particles are generated in the plume space, but the metal remains and the surface composition becomes non-uniform during ablation. Easy to be unstable. In addition, although the diameter of the carbon nanotube and the like can be controlled by changing the type of the metal catalyst in the carbon target, the controllability is unstable. Here, the plume means a luminous body in which a molecule, an atom, and the like of the ablated target material are excited to become a plasma state.

On the other hand, according to the present invention, since the metal catalyst is heated by the catalyst heating mechanism by resistance heating and the catalyst ultrafine particles are supplied to the plume space generated from the carbon target irradiated with the laser beam, the amount of the fine particles, Can be controlled.

The size and number of fine particles can be controlled. The heating resistor and the object to be heated here are, for example, a filament containing a metal catalyst and a metal catalyst placed in a crucible around which the heating resistor is wound.

It is possible. Also, the plume is said to reach several thousand K in an instant, but the catalyst heating mechanism and the carbon target are arranged in an appropriate positional relationship, so that the plume space is locally heated by resistance heating of the catalyst heating mechanism, If the metal ultrafine particles are suspended in the plume space heated locally, carbon nanotubes are easily generated from the ultrafine particles. As a result, even if the substrate temperature and the plume space temperature are set to 1200 ° C. or lower, carbon nanotubes can be generated, and it is not necessary to raise the temperature of the substrate or the target.

An AG laser 12 and an optical system including a mirror 11 and a condenser lens 10 are provided. The laser wavelength is 532 nm, which is the second harmonic of YAG. Laser light is incident from a quartz window 9 in the upper right part of the figure and irradiates a carbon target 2 in a triple structure lower radiation plate 3 arranged in the reaction vessel 1. The nanotube diameter could be controlled from about 1 nm to about several nm as the resistance heating output was increased to increase the plume space temperature to 1000 ° C.
It was also found that the yield also increased as the plume space temperature increased.

Laser ablation conditions were the same as the conditions of the present invention described above. As a result, the yield of the nanotubes using the Co and Ni metal catalysts was about 30% lower than that of the present invention, and the tube diameter remained about 1 nm even when the production temperature was increased. On the other hand, in the present invention, since the resistance can be controlled up to several nm by the resistance heating mechanism, the controllability of the tube diameter can be improved and the control range can be expanded.

As a result of performing laser ablation under these conditions, a relatively large number of nanotubes were generated by Fe-Ni and Co-Ni filaments, and dozens of tubes were bundled and entangled as in the case of the simple metal catalyst. . The tube diameters of Fe-Ni and Co-Ni were estimated to be 1.5 nm and 2 nm at the maximum, respectively, and the yield was also increased by about 10% from Example 1.

Although the yield was increased by about 10% as compared with the above comparative example, it is difficult to obtain the desired tube diameter because the distribution range of the nanotube diameter is wide because the generation rate of the alloy catalyst ultrafine particles from the target is unstable. In particular, since the evaporation state of the metal catalyst can be controlled by the heating condition of the resistance heating mechanism, the carbon nanotube diameter is reduced. Control and increase in yield are possible. Further, by changing the type of the metal catalyst, the diameter of the carbon nanotube can be controlled and the yield of the carbon nanotube can be improved. Further, as compared with the process of producing nanotubes using a carbon target containing a metal catalyst, the yield can be improved at a relatively low production temperature and the control range of the tube diameter can be expanded, which is also effective for cost reduction.
