Description of the Related Art For example, a small-sized ceramic substrate which functions as a heat sink for mounting electronic components such as a semiconductor element is formed on an upper surface of a substantially square plate-shaped ceramic substrate such as an aluminum nitride sintered body having excellent thermal conductivity. In addition, a metallized layer as a base metal for fixing an electronic component is applied. Then, the electronic component is mounted on the metallized layer and fixed in a package for storing the electronic component or on a circuit board in a state of being fixed. A metallized layer as a base metal for bonding may or may not be provided on the lower surface of such a ceramic substrate depending on a bonding method with an electronic component storage package or a circuit board.

I have. And, in order to make the handling of the ceramic substrate smaller and thinner easier and to make the production more efficient,
It is manufactured in the form of a so-called multi-cavity ceramic substrate. This multi-cavity ceramic substrate has a large number of substrate regions arranged vertically and horizontally, each of which is a ceramic substrate having a metallized layer for fixing an electronic component on an upper surface thereof at a central portion of a substantially flat ceramic mother substrate having a large area. A metallization is formed by integrally forming an array and forming a substantially square frame-shaped discarding margin area surrounding a large number of substrate areas on an outer peripheral portion of the mother board. After mounting and fixing the electronic components respectively on the layer, the ceramic motherboard is divided into each substrate region,
A large number of electronic components mounted on a ceramic substrate are simultaneously and intensively manufactured.

母基板の反りが200μm以下の平坦なものとなる。According to the multi-piece ceramic substrate of the present invention, a dummy metallized layer substantially surrounding the plurality of substrate areas is provided on the lower surface or both upper and lower surfaces of the throwaway area. When manufacturing a ceramic wiring board, even if warping is caused due to the difference in firing shrinkage between the ceramic green sheet and the metallized paste, the warping is caused by the metallization applied to the upper surface of each substrate area in the center of the ceramic mother substrate. The firing shrinkage of the paste and the firing shrinkage of the metallized paste applied to the lower surface or the upper and lower surfaces of the throw-away area largely cancel each other out. As a result, the warpage of the ceramic mother substrate is 200 μm or less despite being thin. It becomes flat.

母基板1の厚みは0.1〜0.25mmの範囲が好ましい。The ceramic mother substrate 1 is made of a ceramic material having good thermal conductivity, such as an aluminum nitride sintered body or a silicon nitride sintered body, and has a side length of about 20 to 200 mm and a thickness of 0.1 to 0.25 mm. It is a single-layer, substantially square-shaped flat plate, and functions as a base material for manufacturing a large number of small ceramic substrates simultaneously. In the center of the ceramic mother substrate 1, a large number of substantially rectangular substrate regions 2 each having a side length of about 0.5 to 10 mm, each of which is a small ceramic substrate, are arranged vertically and horizontally and integrally. A rectangular frame-shaped throw-away area 3 having a width of about 3 to 10 mm surrounding the central substrate area 2 is formed on the outer peripheral portion. If the length of one side of the ceramic mother substrate 1 is less than 20 mm, it is difficult to efficiently manufacture a large number of ceramic substrates. Even if dummy metallized layers 5 are provided on the lower surface or on both upper and lower surfaces, it is difficult to reduce the warpage of ceramic mother substrate 1 to 200 μm or less. Therefore, the length of each side of the ceramic mother substrate 1 is
A range of 20 to 200 mm is preferred. When the thickness of the ceramic motherboard 1 is less than 0.1 mm, cracks and cracks are likely to occur in the ceramic motherboard 1 due to external force and the like. On the other hand, when the thickness exceeds 0.25 mm, the thickness of the obtained electronic device is reduced. Becomes difficult. Therefore, the thickness of the ceramic mother substrate 1 is preferably in the range of 0.1 to 0.25 mm.

In the case where the ceramic green sheet for the ceramic mother substrate 1 is made of, for example, an aluminum nitride sintered body, an organic binder suitable for a ceramic raw material powder such as aluminum nitride, yttrium oxide, and calcium oxide is used. It is manufactured by forming a ceramic slurry obtained by adding and mixing a solvent, a plasticizer, a dispersant and the like into a sheet shape by employing a conventionally known doctor blade method.
The metallization paste for the metallization layer 4 and the dummy metallization layer 5 to be printed and coated on the ceramic green sheet is prepared by adding an appropriate organic binder, solvent, plasticizer, dispersant, etc. to a refractory metal powder such as tungsten or molybdenum. It is obtained by adding and mixing to adjust to an appropriate viscosity, and is printed and applied to a ceramic green sheet for the ceramic mother substrate 1 by employing a known screen printing method.

On its upper surface, a metallized layer 4 having a thickness of about 10 to 20 μm for fixing an electronic part 6 such as a semiconductor element is adhered. The electronic part 6 such as a semiconductor element is formed of gold-silicon on the metallized layer 4. It is fixed via a brazing material such as an alloy or a lead-tin alloy. The metallized layer 4 is formed on the surface by plating a metal layer having excellent corrosion resistance such as nickel and gold and having excellent wettability with a brazing material by 0.1 to 2 mm, for example, by electroless plating.
If it is applied to a thickness of about 0 μm, the metallized layer 4
Can be effectively prevented from being oxidized and corroded, and the metallized layer 4 and the electronic component 6 can be easily and firmly joined. Therefore, it is preferable to apply a plating metal layer having excellent corrosion resistance such as nickel and gold and excellent wettability with the brazing material to a thickness of about 0.1 to 20 μm on the surface of the metallized layer 4.

The dummy metallization layer 5 is formed, for example, by the difference in firing shrinkage between the ceramic green sheet for the ceramic mother substrate 1 and the metallization paste for the metallization layer 4.
The metallization layer 4 functions as a warp suppressing pattern for preventing a large warp exceeding 200 μm, and is made of metallization having substantially the same composition and the same shrinkage as the metallization layer 4.

四角枠状の断続的なパターンとしてもよい。As described above, according to the multi-cavity ceramic substrate of the present invention, since the dummy metallization layer 5 surrounding the large number of substrate regions 2 is adhered to the lower surface of the throw-away region 3, the ceramic mother substrate When the ceramic green sheet 1 and the metallized paste for the metallized layers 4 and 5 are simultaneously fired, the ceramic mother substrate 1 is shrunk by shrinkage of the metallized paste for the metallized layer 4 printed and applied to the center of the upper surface of the ceramic green sheet. The force to be deformed and the force to be deformed by the ceramic mother substrate 1 due to the firing shrinkage of the metallized paste for the dummy metallized layer 5 printed and applied to the outer peripheral portion of the lower surface of the ceramic green sheet cancel each other out, and the ceramic is deformed. Large deformation of the mother board 1 can be effectively prevented. Therefore, according to the multi-cavity ceramic substrate of the present invention, a large warp such as exceeding 200 μm does not occur in the ceramic mother substrate 1. As a result, the electronic component 6 can be accurately mounted on the upper surface of each substrate region 2. At the same time, the ceramic mother substrate 1 can be accurately divided for each substrate region 2. The dummy metallization layer 5 has a width of 1 mm.
If it is less than 30, it tends to be difficult to effectively prevent the ceramic mother substrate 1 from warping significantly. Therefore,
It is preferable that the width of the dummy metallization layer 5 is 1 mm or more. In this example, the dummy metallization layer 5 has a substantially square frame-like continuous pattern, but as shown in the bottom view in FIG. 4, the dummy metallization layer 5 has a generally square frame-like intermittent pattern as a whole. It may be.

After that, if the ceramic mother substrate 1 is divided into each substrate region 2, as shown in a perspective view in FIG. 6, a large number of small ceramic substrates 7 on which the electronic components 6 are mounted on the upper surface are obtained simultaneously. be able to.

In one example, the dummy metallization layer 5 is applied only to the lower surface of the abandonment allowance region 3, but the dummy metallization layer 5 is, as shown in a sectional view in FIG.
May be adhered to both upper and lower surfaces of the substrate. However, if the dummy metallization layer 5 is provided only on the upper surface side of the throw-away area 3, the warpage of the ceramic mother substrate 1 tends to be rather large. It is specified to provide on both sides.

The firing shrinkage of the metallized paste and the firing shrinkage of the metallized paste applied to the lower surface or the upper and lower surfaces of the throw-away area largely cancel each other out. As a result, the warpage of the ceramic mother substrate is 200 μm or less despite its thinness. Can be flat,
Electronic components can be accurately mounted on each substrate region, and the ceramic mother substrate can be accurately divided for each substrate region.
