Description of the Related Art In recent years, epoxy resins have been widely used as package materials for devices such as ICs, LSIs, transistors and diodes, semiconductors, and other components. Among them, almost 90% of semiconductors are epoxy molding materials (EMC, Epoxy Molding Comp).
This epoxy molding compound, which uses the same as a packaging material, usually contains a curing catalyst for accelerating the curing of the epoxy resin. Of these, DBU (1,8-diazabicyclo (5,5)
4,0) -7-undecene). Since phenols are polymers, the acidity is distributed over a certain range, unlike a single acid molecule that exhibits a specific value of acidity. Therefore, heating the DBU-phenol catalyst releases DBU over a wide temperature range.
However, when the salt of DBU is combined with a single acid molecule, D
BU is released over a narrow temperature range.

No. 211 uses a salicylate salt of 1-isopropyl-2-methylimidazole as a curing catalyst for an epoxy resin. However, the resulting EMC has the disadvantage of a short shelf life.

Therefore, when stored at room temperature, it must be used up within a short period of time, which is very inconvenient. Therefore, there is a need to develop a new epoxy molding material having a long shelf life at room temperature and maintaining the same function as before, and to meet actual needs.

The acid containing H is preferably a single acid molecule (monocarboxylic acid). When using a single acid molecule, the above salts release acids and bases over a narrow temperature range when heated. Therefore, the curing catalyst according to the present invention can satisfy both the dual conditions of stability at room temperature and reactivity at molding temperature.

Preparation of Curing Catalyst Example 1: Preparation of Curing Catalyst DBU and salicylic acid were dissolved in alcohol at a ratio of 1: 1 and mixed well, then the alcohol was concentrated, and ether was added to remove impurities other than salts. After precipitation and separation, a salicylate salt of DBU was obtained. The yield was> 90%. Analysis of Curing Rate of Epoxy Resin Composition Examples 2-3 The epoxy resin, the curing agent, and the curing catalyst obtained in Example 1 were thoroughly mixed with the components and doses shown in Table 1, and a differential scanning calorimeter was used. The cure speed at 175 ° C. was measured using this. As a result, the reaction residue when the curing reaction was performed for 60 seconds was about 0.13%. This indicates that the reactivity is high. Comparative Example 1 An experiment was conducted in the same procedure as in Example 2 using the components and doses shown in Table 1. However, only the curing catalyst is U-U manufactured by SanApro and contains a phenol salt of DBU.
CAT841 was used. As a result, the reaction residue at the time when the curing reaction was performed for 60 seconds was approximately 0.203%. Comparative Example 2 An experiment was conducted in the same procedure as in Example 2 using the components and doses shown in Table 1. However, only the curing catalyst is a U-C manufactured by SanApro having a phthalate of DBU as a component.
AT810 was used. As a result, the reaction residue when the curing reaction was performed for 60 seconds was about 0.158%.

Further, the mixture was put in a two-roll mill and sufficiently blended at 75 to 100 ° C. Then, the spiral flow length of the obtained mixture was measured to determine the shelf life of the epoxy molding material. As a result, the amount of decrease in the spiral flow length when stored at room temperature for 72 hours is only 1.1 to 5.6% based on 0 hour storage at room temperature. there were. This indicates that the epoxy molding material obtained in the present invention has excellent stability at room temperature. Comparative Example 3 An experiment was carried out in the same procedure as in Example 4 using the components and doses shown in Table 2. However, only the curing catalyst, SanA
U-CAT841 manufactured by pro was used. As a result, the amount of decrease in the spiral flow length when stored at room temperature for 72 hours was 9.0%. Comparative Example 4 An experiment was conducted in the same procedure as in Example 4 using the components and doses shown in Table 2. However, only the curing catalyst, SanA
U-CAT810 manufactured by pro was used. As a result, when stored at room temperature for 72 hours, the decrease in the spiral flow length was 7.8%.

がわかる。From the above examples, it can be seen that the epoxy resin composition according to the present invention has excellent stability at room temperature and reactivity at a molding temperature, and that the epoxy resin composition using the curing catalyst according to the present invention can be used. It can be seen that the epoxy molding compositions obtained have a longer shelf life than those obtained using commercially available catalysts.
