Description
- L'invention concerne un microcommutateur comportant :
- une membrane déformable, rattachée à un substrat,
- des moyens d'actionnement destinés, à partir d'une première position stable du microcommutateur, à déformer la membrane de manière à établir, dans une seconde position stable, un contact électrique entre au moins un premier plot conducteur formé sur le substrat et au moins un deuxième plot conducteur, formé sur une surface inférieure de la membrane,
- et des moyens de maintien électrostatique, destinés à maintenir le microcommutateur dans la seconde position stable et comportant des organes de maintien électrostatique complémentaires, respectivement solidaires de la membrane et du substrat.
- Les microcommutateurs sont très largement utilisés, notamment dans le domaine des télécommunications pour le routage des signaux, les réseaux d'accord d'impédances, l'ajustage de gain d'amplificateurs, etc. Les bandes de fréquences des signaux à commuter peuvent aller de quelques MHz à plusieurs dizaines de GHz.
- Classiquement, les microcommutateurs issus de la microélectronique et utilisés pour des circuits radiofréquences permettent une intégration avec l'électronique des circuits et ont un faible coût de fabrication. Cependant, leurs performances sont limitées.
- À titre d'exemple, les microcommutateurs de type FET (« Field Effect Transistor ») en silicium peuvent commuter des signaux de forte puissance uniquement à basse fréquence. Les microcommutateurs de type MESFET (« Metal Semiconductor Field Effect Transistor »), en arséniure de gallium (GaAs), fonctionnent bien à haute fréquence, mais uniquement pour des signaux de faibles niveaux. D'une manière générale, au-delà de 1 GHz, tous ces microcommutateurs présentent une perte d'insertion importante à l'état passant, autour de 1 dB à 2dB, et une isolation assez faible à l'état ouvert, de l'ordre de -20dB à -25dB.
- Pour remédier à ces inconvénients, il a été proposé des microcommutateurs de type MEMS (« Micro Electro Mechanical System »), qui présentent, de par leur conception et leur principe de fonctionnement, les caractéristiques suivantes : une faible perte d'insertion (typiquement inférieure à 0,3dB), une isolation importante (typiquement supérieure à -30dB), une faible consommation et une linéarité de réponse.
- Deux grands principes d'actionnement sont connus pour de tels microcommutateurs de type MEMS, à savoir l'actionnement électrostatique et l'actionnement thermique. Les microcommutateurs à actionnement électrostatique présentent l'avantage d'avoir une vitesse de commutation élevée et une technologie relativement simple. Ils rencontrent cependant des problèmes de fiabilité, notamment à cause d'un risque accru de collage de la structure du microcommutateur, et ils n'autorisent que de faibles déplacements. Les microcommutateurs à actionnement thermique présentent l'avantage d'avoir une faible tension d'actionnement (inférieure à 5V), une forte densité d'énergie et une forte amplitude de déflexion, mais ils rencontrent des problèmes de consommation trop importante et présentent une vitesse de commutation faible.
- Pour remédier à ces inconvénients, il a été proposé de combiner ces deux grands types de microcommutateurs et de réaliser un microcommutateur à actionnement thermique et à maintien électrostatique.
- Comme représenté sur les
figures 1 à 3 , un microcommutateur 1 comporte classiquement une membrane ou une poutre 2 déformable, rattachée à un substrat 3 par ses deux extrémités. Des moyens d'actionnement 4 permettent, à partir d'une première position stable représentéefigure 1 , de déformer la poutre 2, de manière à établir, dans une seconde position stable représentéefigure 3 , un contact électrique entre un premier plot conducteur 5, formé sur le substrat 3 et un deuxième plot conducteur 6, solidaire d'une face inférieure de la poutre 2. - Les moyens d'actionnement 4 comportent, par exemple, des actionneurs thermiques 7 coopérant avec des résistances chauffantes 8, insérées dans les extrémités de la poutre 2. Le microcommutateur 1 comporte également des organes de maintien électrostatique 9 complémentaires, respectivement solidaires de la poutre 2 et du substrat 3. Les organes 9 de maintien électrostatique sont destinés à maintenir le microcommutateur 1 dans la seconde position stable (
figure 3 ). - Le basculement du microcommutateur 1 est représenté aux
figures 1 à 3 . Sur lafigure 1 , la poutre 2 est dans sa première position stable. Les moyens d'actionnement 4 et les organes 9 de maintien électrostatique ne sont pas sollicités. Sur lafigure 2 , la variation de température engendrée par l'actionneur thermique 7, représentée par les vagues et les flèches 10, entraîne la déformation de la poutre 2. Le plot conducteur 6 de la poutre 2 entre alors en contact avec le plot conducteur 5 du substrat 3 pour établir un contact électrique. Sur lafigure 3 , des forces électrostatiques 11 entre les organes 9 de maintien électrostatique sont alors générées, pour maintenir la poutre 2 dans cette position stable. Lorsque la position stable est atteinte, l'actionnement thermique est interrompu et la position stable est alors conservée par les forces électrostatiques 11. Lorsque le maintien électrostatique est interrompu, c'est-à-dire lorsque les forces électrostatiques 11 sont désactivées, la poutre 2 revient dans son état non-déformé, c'est-à-dire dans la première position stable représentéefigure 1 , et le contact électrique est interrompu. - Sur la
figure 4 sont illustrées les différentes zones de la déformée de la poutre 2, qui présentent des déplacements plus ou moins importants. La zone centrale 16, représentée en gris sombre, illustre la zone de plus forte déformation de la poutre 2, à savoir l'emplacement du plot conducteur 6 et la zone de contact de la poutre 2 avec le substrat 3. Les zones intermédiaires 17 et 18 représentent les zones de la poutre 2 sollicitées par les organes 9 de maintien électrostatique. Les zones extrêmes 19, représentées en gris clair, comportent les moyens d'actionnement thermique 4 et correspondent aux parties de la poutre 2 qui ne se déforment pas, ou pratiquement pas. - L'essentiel de la consommation électrique du microcommutateur 1 est ainsi limité uniquement à la fraction de temps nécessaire à son basculement, de la première position stable (
figure 1 ) à la seconde position stable (figure 3 ). La tension de maintien électrostatique est réduite, puisque les forces 11 sont appliquées sur la poutre déformée 2 (figures 3 et 4 ). La consommation électrique du microcommutateur 1, ainsi que les tensions d'actionnement et de maintien électrostatique, sont donc relativement faibles. - Cependant, les électrodes de maintien 9 étant liées à la poutre 2, elles se déforment comme la poutre 2. La zone de faible entrefer, à savoir la hauteur entre les organes 9 de maintien électrostatique de la poutre 2 et du substrat 3 dans la seconde position stable (
figure 3 ), est donc réduite latéralement. La diminution de la tension de maintien est en conséquence limitée, notamment par rapport à un simple actionnement électrostatique. Par ailleurs, la déformation des organes 9 de maintien électrostatique, liés à la poutre 2, peut provoquer des problèmes de fiabilité du microcommutateur 1. - L'invention a pour but de remédier à ces inconvénients et a pour objet la réalisation d'un microcommutateur fiable, présentant une faible tension d'actionnement et une faible consommation.
- Selon l'invention, ce but est atteint par les revendications annexées et, plus particulièrement, par le fait que la membrane comprend au moins :
- deux branches de flexion, sensiblement parallèles, fixées au substrat par au moins une de leurs extrémités et comportant les moyens d'actionnement,
- et au moins une branche de contact, sensiblement parallèle aux branches de flexion, disposée entre les branches de flexion et fixée aux branches de flexion au niveau de zones de forte déformation des branches de flexion, la branche de contact se déplaçant sensiblement parallèlement au substrat lors de l'actionnement du microcommutateur et comportant les organes de maintien électrostatique de la membrane et le deuxième plot conducteur.
- D'autres avantages et caractéristiques ressortiront plus clairement de la description qui va suivre de modes particuliers de réalisation de l'invention donnés à titre d'exemples non limitatifs et représentés aux dessins annexés, dans lesquels :
- Les
figures 1 à 3 représentent le basculement d'une poutre déformable d'un microcommutateur à actionnement thermique et maintien électrostatique selon l'art antérieur. - La
figure 4 représente, en perspective, la déformée de la poutre selon lesfigures 1 à 3 . - La
figure 5 représente, en vue de dessus, un premier mode de réalisation d'une membrane déformable d'un microcommutateur selon l'invention. - La
figure 6 représente, en perspective, la déformée de la membrane selon lafigure 5 . - La
figure 7 représente, en coupe selon l'axe A-A, la membrane selon lafigure 6 fixée sur un substrat. - La
figure 8 représente, en vue de dessus, une variante de réalisation d'une membrane déformable selon l'invention. - La
figure 9 représente, en perspective, la déformée de la membrane selon lafigure 8 . - Sur les
figures 5 à 7 , une membrane 12 déformable d'un microcommutateur 1 à actionnement thermique et maintien électrostatique comporte deux branches de flexion 13, sensiblement parallèles et comportant, à leurs extrémités, les moyens d'actionnement thermique 4 du microcommutateur 1. La membrane 12 comporte, entre les branches de flexion 13, une branche de contact 14, sensiblement parallèle aux branches de flexion 13 et comportant, de préférence, deux électrodes 15 de maintien électrostatique, disposées de part et d'autre du plot conducteur 6 de la membrane 12. - À titre d'exemple, les branches de flexion 13 sont constituées par des bilames, qui présentent de bonnes caractéristiques en déformation sous l'effet d'une variation de température. Les moyens d'actionnement thermique 4 sont constitués, par exemple, par des résistances chauffantes insérées dans les extrémités des branches de flexion 13 de la membrane 12.
- Comme représenté sur les
figures 6 et 7 , la déformation des branches de flexion 13 entraîne le déplacement de la branche de contact 14 sensiblement parallèlement au substrat 3 (figure 7 ), de manière à ce que la branche de contact 14 ne se déforme pas, ou pratiquement pas, lors de l'actionnement du microcommutateur 1. Des zones 20 de forte déformation des branches de flexion 13, représentées en gris sombre sur lafigure 6 , sont situées au niveau de la partie centrale des branches de flexion 13. Sur lafigure 6 , la variation des niveaux de gris illustre une déformation plus ou moins importante des branches de flexion 13. Les zones extrêmes 21 des branches de flexion 13, représentées en gris clair, sont les zones associées à l'actionnement thermique du microcommutateur 1, à savoir les zones de faible déformation. - La branche de contact 14 est reliée aux branches de flexion 13 au niveau de leurs zones 20 de forte déformation, à savoir au niveau de leurs parties centrales. Les électrodes 15 de maintien électrostatique, situées sur cette branche de contact 14, se déplacent donc sensiblement parallèlement au substrat 3 et ne se déforment pas, ou pratiquement pas, lors de l'actionnement du microcommutateur 1 par effet thermique.
- Sur la
figure 7 , les branches de flexion 13 sont rattachées à des rebords en saillie du substrat 3 par leurs deux extrémités. Dans cette seconde position stable, qui correspond à la position commutée du microcommutateur 1, le plot conducteur 6, solidaire de la branche de contact 14 de la membrane 12, est en contact avec le plot conducteur 5 du substrat 3. La branche de contact 14 est sensiblement parallèle au substrat 3 et les électrodes 15 de maintien électrostatique, non déformées, sont disposées à très faible distance en regard des organes 9 de maintien électrostatique du substrat 3, complémentaires des électrodes 15, de manière à maintenir la membrane 12 dans cette position stable. Sous l'effet de la tension de maintien électrostatique, la branche de contact 14 peut s'abaisser jusqu'à entrer en contact avec les organes 9 de maintien électrostatique. Dans ce cas, une couche diélectrique (non représentée) est alors nécessaire entre la branche de contact 14 et les organes 9 de maintien électrostatique, afin d'isoler la branche 14 des organes 9. - Les forces électrostatiques générées dans le faible entrefer compris entre la branche de contact 14 et les organes 9 de maintien électrostatique du substrat 3 entraînent le maintien de la membrane 12 du microcommutateur 1 dans cette position. Les électrodes 15 ne se déforment pas, ou pratiquement pas, ce qui entraîne une amélioration de la fiabilité du microcommutateur 1.
- Le mode de réalisation représenté aux
figures 8 et 9 se distingue du mode de réalisation précédent par la forme des branches de flexion 13 et de la branche de contact 14 de la membrane 12. En effet, les branches de flexion 13 sont fixées au substrat 2 par seulement une de leurs extrémités. Chaque branche de flexion 13 comporte ainsi une première extrémité solidaire du substrat 3 (non représenté) et une seconde extrémité solidaire de la branche de contact 14. L'extrémité de chaque branche de flexion 13 solidaire du substrat 3 comporte les moyens d'actionnement thermique 4, par exemple, des résistances chauffantes. La branche de contact 14, disposée entre les deux branches de flexion 13, peut ne comporter qu'une seule électrode 15 de maintien électrostatique, le plot conducteur 6 de la membrane 12 étant alors disposé sur le côté de la branche de contact 14. - Comme représenté sur la
figure 9 , les zones 20 de forte déformation des branches de flexion 13 de la membrane 12 sont les deux extrémités solidaires de la branche de contact 14. Les deux branches de flexion 13 adjacentes sont donc reliées à la branche de contact 14 de façon opposée, c'est-à-dire que la première extrémité d'une branche de flexion 13 est solidaire du substrat 3, tandis que sa seconde extrémité est solidaire d'une première extrémité de la branche de contact 14. La première extrémité de la branche de flexion 13 adjacente à la première est alors solidaire de la seconde extrémité de la branche de contact 14, tandis que la seconde extrémité de la branche de flexion 13 adjacente à la première est solidaire du substrat 3. La déformée de la membrane 12, représentéefigure 9 , illustre cette fixation « en opposition » des branches de flexion 13, avec la branche de contact 14 se déplaçant sensiblement parallèlement au substrat 3. - Les zones 20 de forte déformation, représentées en gris sombre, sont donc les extrémités des branches de flexion 13 solidaires de la branche de contact 14, tandis que les zones 21 de faible déformation, représentées en gris clair, sont les extrémités des branches de flexion 13 rattachées au substrat 3 et comportent les moyens d'actionnement thermique 4.
- Le substrat 3 (non représenté pour ce mode de réalisation) est alors conformé de manière à coopérer avec la membrane 12. Il comporte un plot conducteur 5, en regard du plot conducteur 6 de la branche de contact 14, et des organes 9 de maintien é lectrostatique, en regard de l'électrode 15 de la branche de contact 14.
- Une telle membrane déformable 12 selon les
figures 8 et 9 permet d'obtenir un microcommutateur 1 plus compact. - Le basculement du microcommutateur 1 selon les modes de réalisation décrits ci-dessus est le suivant. Dans la première position stable du microcommutateur 1, la membrane 12 est sensiblement horizontale et parallèle au substrat 3, auquel elle est rattachée par les rebords en saillie du substrat 3. Les bilames des branches de flexion 13 sont sollicités, par exemple, par le passage d'un courant dans les résistances chauffantes. L'actionnement des branches de flexion 13 entraîne la déflexion de la membrane 12 du microcommutateur 1, jusqu'au voisinage ou au contact entre les plots conducteurs 5 et 6. Une différence de potentiel est ensuite appliquée entre les électrodes 15 de maintien électrostatique, disposées sur la surface inférieure de la branche de contact 14, et les organes 9 complémentaires, réalisés sur le substrat 3. Enfin, après arrêt de l'alimentation des résistances chauffantes, le microcommutateur 1 reste dans sa deuxième position stable (
figures 6, 7 et9 ). Pour le basculement inverse du microcommutateur 1, la différence de potentiel appliquée entre les électrodes 15 et les organes 9 de maintien électrostatique est annulée, ce qui entraîne la remontée de la membrane 12 jusqu'à sa position initiale, c'est-à-dire la première position stable. - Le microcommutateur 1, comportant une membrane 12 selon les
figures 5 et8 , est réalisé selon des techniques connues de la microélectronique. À titre d'exemple, les matériaux utilisés pour la fabrication du microcommutateur 1 sont de l'oxyde de silicium (SiO2) ou du nitrure de silicium (SixNy) pour le substrat 3, de l'aluminium (Al) pour l'actionneur du bilame thermique, du nitrure de titane (TiN) pour la résistance chauffante, du titane (Ti), de l'aluminium (Al) ou un alliage de chrome et d'or (Cr/Au) pour les électrodes 15 et les organes 9 de maintien électrostatique, de l'or (Au) ou du platine (Pt) pour les plots conducteurs 5 et 6. - Quel que soit le mode de réalisation du microcommutateur 1 , la branche de contact 14 portant les électrodes 15 de maintien électrostatique est, de préférence, allongée. Dans le mode particulier de réalisation du microcommutateur 1, représenté sur les
figures 5 et 6 , la branche de contact 14 présente une longueur supérieure à la moitié de la longueur des branches de flexion 13. Dans la variante de réalisation du microcommutateur 1, représenté sur lesfigures 8 et 9 , la branche de contact 14 présente une longueur proche de la longu eur des branches de flexion 13. Il en résulte un gain significatif de place, car il est possible de réaliser un microcommutateur 1 très fiable, de faible consommation et avec des dimensions pouvant être inférieures à 100µm2. - Les différents modes de réalisation du microcommutateur 1 décrits ci-dessus procurent notamment les avantages suivants, à savoir une faible tension d'action nement et de maintien électrostatique, de l'ordre de 5V, une faible consommation, une conservation de tous les avantages de l'actionnement par bilame (forte amplitude de déflexion, forte densité d'énergie, faible tension d'action nement) et une réalisation technologique compatible avec la technologie des circuits intégrés.
- Par ailleurs, le microcommutateur 1 ayant deux positions stables, la première position dans laquelle le contact électrique est interrompu et la seconde position dans laquelle le contact électrique est établi, seul le passage d'une position à l'autre consomme de l'énergie et le microcommutateur 1 peut, après actionnement, rester dans la première position stable sans apport d'énergie supplémentaire et dans la seconde position stable avec un apport d'énergie (tension de maintien) très limité en raison de la proximité des électrodes 15 et des organes 9 de maintien électrostatique dans cette position.
- L'invention n'est pas limitée aux modes de réalisation décrits ci-dessus. Les moyens d'actionnement 4 du microcommutateur 1 peuvent notamment comporter un actionneur piézoélectrique. Les branches de flexion 13 comportent alors au moins une couche de matériau piézoélectrique Elles peuvent éventuellement être constituées par des bilames SiN/couche piézoélectrique et sont munies d'électrodes d'excitation sur leur face supérieure et inférieure.
- Dans le cas d'un actionneur piézoélectrique, une tension est alors appliquée à la couche piézoélectrique des branches de flexion 13, pour provoquer la déformation des branches de flexion 13. À titre d'exemple, les matériaux utilisés pour la réalisation de l'actionneur piézoélectrique sont du titano-zirconate de plomb (PZT), du nitrure d'aluminium (AIN) ou de l'oxyde de zinc (ZnO).
- Par ailleurs, la membrane 12 peut comporter des bras de flexion 13, des branches de contact 14, des électrodes 15 et des plots conducteurs 6 supplémentaires, les électrodes 15 et les plots conducteurs 6 étant toujours disposés sur les branches de contact 14. Dans le cas d'une membrane 12 selon la
figure 8 comportant des branches de flexion 13 supplémentaires, les branches de contact 14 sont alors fixées de la même façon aux branches de flexion 13 adjacentes, avec les extrémités des branches de flexion 13 fixées « en opposition ». - Des applications préférées pour le microcommutateur 1 sont, de manière générale, toutes les applications utilisant des microcommutateurs dans les domaines de l'électronique et de la microélectronique, et plus particulièrement les applications radiofréquences, à savoir les microcommutateurs d'antenne, les émetteurs/récepteurs, les microcommutateurs de bandes, etc.
Claims (8)
- Microcommutateur (1) comportant :- une membrane déformable (12), rattachée à un substrat (3),- des moyens d'actionnement (4) destinés, à partir d'une première position stable du microcommutateur (1), à déformer la membrane (12) de manière à établir, dans une seconde position stable, un contact électrique entre au moins un premier plot conducteur (5) formé sur le substrat (3) et au moins un deuxième plot conducteur (6), formé sur une surface inférieure de la membrane (12),- et des moyens de maintien électrostatique, destinés à maintenir le microcommutateur (1) dans la seconde position stable et comportant des organes (15, 9) de maintien électrostatique complémentaires, respectivement solidaires de la membrane (12) et du substrat (3), et caractérisé en ce que la membrane (12) comprend au moins:- deux branches de flexion (13) allongées, sensiblement parallèles avec des axes distincts, fixées au substrat (3) par au moins une de leurs extrémités et comportant les moyens d'actionnement (4),- et au moins une branche de contact (14) allongée, à axe sensiblement parallèle aux branches de flexion (13), disposée entre les branches de flexion (13) et fixée aux branches de flexion (13) au niveau de zones (20) de forte déformation des branches de flexion (13), la branche de contact (14) se déplaçant sensiblement parallèlement au substrat (3) lors de l'actionnement du microcommutateur (1) et comportant les organes (15) de maintien électrostatique de la membrane (12) et le deuxième plot conducteur (6).
- Microcommutateur selon la revendication 1, caractérisé en ce que les deux extrémités des branches de flexion (13) sont solidaires du substrat (3), la branche de contact (14) étant reliée, par sa partie centrale, aux branches de flexion (13) au niveau de leurs parties centrales respectives.
- Microcommutateur selon la revendication 1, caractérisé en ce que chaque branche de flexion (13) comporte une première extrémité solidaire du substrat (3) et une seconde extrémité solidaire de la branche de contact (14), les secondes extrémités de deux branches de flexion (13) adjacentes étant respectivement solidaires d'extrémités opposées de la branche de contact (14) correspondante.
- Microcommutateur selon l'une quelconque des revendications 1 à 3, caractérisé en ce que les moyens d'actionnement (4) du microcommutateur (1) comportent un actionneur thermique (7).
- Microcommutateur selon la revendication 4, caractérisé en ce que l'actionneur thermique (7) comprend une résistance chauffante (8), insérée dans au moins une extrémité des branches de flexion (13).
- Microcommutateur selon l'une quelconque des revendications 1 à 3, caractérisé en ce que les moyens d'actionnement (4) du microcommutateur (1) comportent un actionneur piézoélectrique.
- Microcommutateur selon l'une quelconque des revendications 1 à 6, caractérisé en ce que les branches de flexion (13) sont des bilames.
- Microcommutateur selon l'une quelconque des revendications 1 à 7, caractérisé en ce que les organes de maintien électrostatique de la membrane (12) comportent au moins une électrode (15).
