Description
Module à circuit intégré comportant un organe de conformation
L'invention concerne un module à circuit intégré comportant un organe de conformation, un tel module à circuit intégré pouvant notamment être inséré dans une carte à circuit intégré. On connaît des modules à circuit intégré comprenant un circuit intégré disposé sur une face d'un film support isolant. Le circuit intégré est relié à des plages conductrices disposées sur une face opposée du film support par des organes de liaison s'étendant dans des trous du film support. Le circuit intégré et les organes de liaison sont noyés dans une résine de sorte qu'ils sont protégés des agressions extérieures, mécaniques en particulier. La résine est déposée sous la forme d'une goutte de résine liquide qui durcit après son dépôt pour former une pastil- le.
Le module ainsi réalisé est inséré dans un corps de carte comportant un évidement destiné à recevoir la pastille de résine.
Lors de la fabrication des modules, il est difficile tant en raison de la fluidité de la résine que des variations de volume de la goutte déposée d'obtenir une pastille, de forme et de dimensions identiques pour chaque module. Ceci implique donc de réaliser dans chaque carte, un évidement dont les dimensions sont suffisantes pour recevoir une pastille de résine de dimensions maximales. L' évidement est alors trop grand pour les pastilles de dimensions inférieures, ce qui est préjudiciable à un positionnement et une fixation corrects du module sur la carte, en particulier lors de l'utilisation de techniques de fixation du module de type collage à chaud. Par ailleurs, du fait de la fluidité de la résine, celle-ci tend à se répandre de façon irrégulière et il est donc difficile d'obtenir une pastille qui soit positionnée de façon précise par rapport aux plages conductrices pour chaque module à circuit intégré. En raison de la coopération de la
pastille avec les parois de l' évidement lors de la mise en place du module dans le corps de carte, il devient difficile de positionner exactement les plages conductrices par rapport au corps de carte . Pour remédier à ces inconvénients, on a proposé, notamment dans le document US-A-5 , 041, 394 , de disposer sur le film support un organe de conformation de la goutte de résine. L'organe de conformation comprend une embase fixée au film support et une paroi annulaire entourant le circuit intégré et les organes de liaison et définissant une ouverture à l'aplomb de ceux-ci. Lors de la fabrication du module, la goutte de résine est déposée dans l'ouverture de façon à remplir l'organe de conformation. La goutte est ainsi mise en forme par l'organe de conformation de sorte que ses dimensions latérales sont définies par l'organe de conformation. L'organe de conformation, solide, est de plus aisément positionnable par rapport aux plages conductrices. Néanmoins, après durcissement de la résine, la surface de la pastille comporte des irrégularités résultant de l'échappement des bulles d'air incluses dans la résine liquide et des forces de tension superficielles sur le pourtour de 1 ' ouverture .
Ces irrégularités sont préjudiciables à une bonne fixation de la pastille dans le fond de 1 ' évidement du corps de carte. La surface de la pastille doit donc être arasée, ce qui implique une opération supplémentaire coûteuse .
Un but de l'invention est d'obvier aux inconvénients précités . On propose, selon l'invention, un module à circuit intégré comprenant un circuit intégré disposé sur une face d'un film support isolant et relié à des plages conductrices disposées sur une face opposée du film support par des organes de liaison s'étendant dans des trous du film support, et un organe de conformation comprenant une
embase fixée au film support et une paroi entourant le circuit intégré et les organes de liaison et définissant une ouverture à l'aplomb de ceux-ci, l'organe de conformation étant rempli d'une résine et comprenant un élément de paroi adjacent à l'ouverture incliné vers l'intérieur de l'organe de conformation.
Ainsi, l'inclinaison de l'élément de paroi et la réduction des dimensions de l'ouverture qui en résulte minimisent les dimensions de la surface présentant des irrégularités en augmentant de façon correspondante la partie présentant une géométrie précise. On obtient donc un collage satisfaisant du module dans le corps de carte sans qu'il soit nécessaire de procéder à une rectification de la surface de la pastille. Par ailleurs, l'inclinaison de l'élément de paroi facilite la mise en place du module dans la carte en faisant de l'organe de conformation un organe de centrage du module dans la carte et ce, même si au moment de la mise en place l'organe de conformation n'est pas exactement centré par rapport à l' évidement. Avantageusement, l'élément de paroi s'étend de l'embase à l'ouverture et a de préférence une forme tronconique .
Selon une version avantageuse de l'invention, l'organe de conformation comprend au moins un orifice dans une partie de paroi adjacente à l'embase.
Lors du remplissage de l'organe de conformation par la résine ceci permet d'éviter la formation d'une bulle d'air qui risquerait de diminuer la résistance mécanique du module . Avantageusement encore, l'orifice a une forme oblongue .
Cette forme permet l'évacuation d'une plus grande quantité d'air tout en retenant la résine.

En référence aux figures 1 et 2 , le module à circuit intégré comprend, de façon connue en soi, un film support isolant 1 portant sur une face un circuit intégré
2, et sur la face opposée des plages conductrices 3. Le circuit intégré 2, est relié aux plages conductrices par des organes de liaisons 4. Les organes de liaison 4 s'étendent chacun dans un trou 5 traversant le film support 1. Ils peuvent être constitués notamment par des fils d'or.
Un organe de conformation, généralement désigné en 6, est fixé au film support 1.
L'organe de conformation 6 comprend une embase 7 fixée à la face du film support portant le circuit intégré, et une paroi conique 8 réalisée en une seule pièce avec l'embase 7 et entourant le circuit intégré 2 et les organes de liaison 4. Le tronc de cône ainsi disposé forme un élément de paroi incliné vers l'intérieur de l'organe de conformation et s'étend en regard du circuit imprimé 2 et des organes de liaison 4. La paroi 8 définit en outre une ouverture 9 qui s'étend sensiblement à l'aplomb du circuit intégré 2 et des organes de liaison 4. L'organe de conformation 6 peut être réalisé notamment par thermoformage ou injection d'une plaque en matière plastique, cette plaque étant découpée simultanément ou postérieurement à sa mise en forme .
Par ailleurs, l'organe de conformation 6 comporte des orifices 11 de forme oblongue qui s'étendent à cheval sur la paroi 8 et l'embase 7. La dimension transversale de ces orifices 11 est suffisante pour laisser échapper l'air
contenu dans le volume délimité par l'organe de conformation lors de l'introduction d'une goutte de résine par l'ouverture 9. La dimension transversale des orifices 11 est en outre insuffisante pour laisser la résine s'échapper de l'organe de conformation 6. On obtient ainsi une pastille de résine 10 homogène assurant une bonne résistance mécanique du module tandis que l'organe de conformation assure simultanément un renfort mécanique du bloc de résine et une délimitation précise et répétitive de l'interface du module avec un corps de carte.
Bien entendu, l'invention n'est pas limitée au mode de réalisation décrit et on peut y apporter des variantes de réalisation sans sortir du cadre de l'invention. En particulier, bien que la paroi 8 ait été représentée de forme tronconique, elle pourrait avoir une forme en tronc de pyramide permettant de positionner angulairement l'organe de conformation et donc le module par rapport à la carte autour d'un axe perpendiculaire à la surface de la carte.
La paroi 8 pourrait aussi comprendre un élément de paroi adjacent à l'embase de forme cylindrique et un élément de paroi adjacent à l'ouverture de forme tronconique afin d'augmenter le volume de résine tout en bénéfi- ciant de la définition géométrique précise de la partie de paroi adjacente à l'ouverture.
Bien que l'organe de conformation ait été illustré avec une ouverture 9 de faibles dimensions, ce qui suppose que l'organe de conformation soit mis en place après le circuit intégré et les fils de liaison, on peut réaliser l'organe de conformation selon l'invention avec une ouverture suffisamment grande pour permettre l'implantation du circuit intégré et la réalisation des liaisons après mise en place de l'organe de conformation.
Claims
1. Module à circuit intégré comprenant un circuit intégré (2) disposé sur une face d'un film support isolant (1) et relié à des plages conductrices (3) disposées sur une face opposée du film support (1) par des organes de liaison (4) s'étendant dans des trous (5) du film support (1) , et un organe de conformation (6) comprenant une embase
(7) fixée au film support (1) et une paroi (8) entourant le circuit intégré (2) et les organes de liaison (4) et définissant une ouverture (9) à l'aplomb de ceux-ci, l'organe de conformation (6) étant rempli d'une résine (10) dans laquelle le circuit intégré (2) et les organes de liaison (4) sont noyés, caractérisé en ce que l'organe de conformation (6) comprend un élément de paroi adjacent à l'ouverture (9) incliné vers l'intérieur de l'organe de conformation (6) .
2. Module selon la revendication 1, caractérisé en ce que l'élément de paroi incliné (8) s'étend de l'embase (7) à l'ouverture (9) .
3. Module selon la revendication 1 ou la revendication 2, caractérisé en ce que l'élément de paroi incliné
(8) a une forme tronconique .
4. Module selon les revendications précédentes, caractérisé en ce que l'organe de conformation (6) comprend au moins un orifice (11) dans une partie de paroi adjacente à 1 ' embase (7) .
5. Module selon la revendication 4, caractérisé en ce que l'orifice est à cheval sur l'embase (7) et la partie.de paroi (8) adjacente à l'embase.
6. Module selon la revendication 4 ou la revendication 5, caractérisé en ce que l'orifice (11) a une forme oblongue .
