Description
The invention relates to an arrangement for element analysis arranged in particular on a sample carrier Samples impacted by primary radiation be taken from the sample due to the radiation Exposure to fluorescent radiation from one Radiation detector is detected.
An arrangement for elemental analysis of a sample X-rays are used to support samples known (DE-OS 196 44 936). With this known arrangement X-ray radiation is applied to a sample the specimen arranged in the carrier direction and that of the As a result, sample is emitted fluorescent radiation detected by a radiation detector.
Another method to be included in the X-ray fluorescence analysis method is the so-called electron-induced X-ray spectrometry (EIXS). This technique is characterized by an extreme sensitivity to "isolated" small sample amounts down to 10 -15 g. The potential of this known element analysis, however, cannot be fully exploited based on previous knowledge, because it is only possible in exceptional cases to bring extremely small sample quantities in isolation into the primary electron beam. In general, the technically often unavoidable sample carrier on which the sample to be examined is arranged is also hit by electrons, which has the consequence that the sample carrier is in turn excited to emit brake radiation. In this way, a considerable background radiation is generated, which covers the signal, especially of small sample quantities.
In general it can be said that the analysis of small atomic concentrations on surfaces or in shallow layers of samples a not easy is a problem to be solved in chemical analysis. The Detection of small amounts on the surface or short it becomes below the surface of samples sword that the atoms of the specimen that the concerned sample surface forms to many sizes orders are more numerous than those that prove it applies.
As an example of the technical-economic importance of such analysis, the need to detect foreign atoms on the surface of silicon wafers in a concentration of 10 9 atoms / cm 2 or less can be emphasized. Such sensitivity is required in the technique of the analysis of silicon wafers given here as an example, because even minimal amounts of certain elements impair the yield of the production of semiconductor devices made of silicon wafers, which is generally not acceptable.
According to the state of the art, this task is for some Metals, which have to be proven, best by the total reflection X-ray fluorescence mentioned at the beginning Spectroscopy (TXRF) solved. This mentioned at the beginning However, technology cannot be applied to light elements, i.e. H. for elements with atomic numbers <14, applied become. The reasons for the failure of total reflection X-ray fluorescence spectroscopy in the range lighter Elements are present both in the unfavorable yields generated fluorescent radiation of light atoms Excitation by x-rays as well as lack of Dissolution, efficiency and freedom of the underground at the moment available energy dispersive detector systems.
In the case of light elements, the suggestion is through Electrons using a so-called "grazing emission" Analysis of the generated secondary X-rays Measure found in the prior art, such as her for example, in GB-A-2 165 353. In the case of "grazing emission" the angle of incidence is Primary radiation relative to the sample to be loaded arbitrary, whereas the emission angle of the generated Secondary radiation or fluorescence radiation under the critical angle of the total reflection lies by the ge to achieve the desired effect.
In practice, however, the majority will continue to be Known energy dispersives described at the beginning Detectors with the substantial inherent in them Disadvantages used.
From the post-published DE-OS 197 38 409 is one Device for the wavelength-dispersive analysis of Fluorescence radiation is known, in which the sample area exposed to primary X-rays being consequently from the sample surface Fluorescence radiation is emitted.
It is therefore an object of the present invention to provide an arrangement of the type mentioned, with which the performance potential of existing surface analysis systems can be considerably exceeded and improved, with which not only elements of large atomic numbers, but also elements of small atomic numbers in concentrations of less than 10 9 atoms / cm 2 can be precisely analyzed or detected, the arrangement being nevertheless comparatively simple in construction and thus inexpensive to provide, and the analysis of even extremely small amounts of samples is possible by means of a simple procedure of the arrangement.
The object is achieved according to the invention in that the primary radiation is formed by electrons, the test by means of predeterminable energy are addressed, the consequently on or in the Sample induced fluorescence radiation in a shape Mirror pairing trained by multilayer mirrors tet and then on the as spatially resolving Radiation detector trained detector is directed and the pair of mirrors offset substantially parallel to the axis of the fluorescent radiation and by one common axis is rotatably arranged.
Because the mirror pair is essentially parallel offset to the axis of the fluorescence radiation and by one common axis is rotatably arranged by Twisting the pair of mirrors either multiple elements or emission lines can be detected, or the Materials and spacing of the multilayer coating of the Mirror of the mirror pair for a specific X-ray genetic energy can be optimized at a fixed angle.
The advantage of the solution according to the invention is essential in that the arrangement according to the invention a wavelength dispersive analysis of an entire of the electron area of the sample, d. H. in the near the surface or on the surface of the Sample allows, even with light elements small atomic numbers (<14) with high accuracy can be detected without dazzling or Should collimators should be provided, and where compared to those previously used for these purposes known analysis arrangements a significantly increased resolution is achieved and significant Improvement of underground depression.
The effect of the invention is essentially advantageously achieved that under a flat X-ray fluorescence emitted from the sample radiation (secondary x-rays) by the inventor analysis arrangement selected in accordance with the invention over a large area, d. H. 30 mm in diameter and more, with increased energy solution and wavelength dispersive with a small substrate can be detected.
According to an advantageous embodiment of the arrangement, the fluorescence radiation detected by the radiation detector is observed at an angle θ 2 between the axis of the fluorescence radiation and the sample surface of <4 °, a large sample area being recorded in particular in this angular range.
Diese Ausgestaltung läßt eine divergente Elektronenstrahlung zu.Basically, it is possible to use the primary electrons or the primary electron beam under any appropriate angles to the sample or there to hit. In an advantageous basic ver sion of the arrangement becomes the primary electron beam aligned so that it is substantially orthogonal strikes the surface of the sample on the sample. This Design leaves a divergent electron beam to.
In another advantageous embodiment of the Arrangement is based on the primary electron beam the surface of the sample is aligned with that of the primary Electron beam streaking to the surface of the sample the sample hits, which is compared to the previous Darge presented another targeted Vermin embodiment change in the penetration depth of the electrons into the sample is achieved, especially if primarily near the surface Areas or primarily analyzed the surface of the sample should be, with this embodiment advantageous unfortunately a further reduction in radiation with the reduction in the depth of penetration of the Electrons.
As a radiation source for the generation of electrons or the electron beam can generally in the state known electron generation sources ver be applied. Since the electrons from the cathode or the cathode surface for physical reasons Exiting vertically is usually obtained when the Flat cathode surface is a divergence-free Electron beam, the diameter of which is ultimately determined by the Geometry of the outlet orifice or anode is determined.
The electron beam emerging from the cathode It is advantageous to be able to focus without external funds sticky, a curved cathode in the electron beam provide source, preferably the curvature of the Cathode can also be spherical. With these Ausge Events of the arrangement thus eliminates the need speed, to focus the electron beam to provide magnetic fields.
For this reason, the arrangement may be advantageous According to the invention in such a way that between the focusing cathode and the sample a close Pinhole is arranged with the sputtering effects can contaminate the sample, be neutralized, without the electron current being weakened and the irradiated area is reduced.
Darin zeigen:The invention will now be described with reference to the following schematic drawings based on two Exemplary embodiments are described in detail. In it show:

Fig. 4b is a representation like Fig. 4a, but in which the cathode of the electron radiation source is not flat, but curved, with a pinhole provided between the electron radiation source and the sample arranged on the sample carrier in the focus to shield the sample against sputtering effects from the cathode is.
The arrangement 10 according to FIG. 1, which shows a basic version of the arrangement, is first described below with regard to its structure. With the help of a known in principle electron radiation source 18 , consisting of a cathode 180 , an anode 182 and a voltage source 183 , which supplies the electron radiation source 18 in a suitable manner with a voltage, a beam of electrons 16 is generated.
However, the condition is that the generated electrons 16 can move or be focused on parallel orbits. A particularly suitable electron source 18 is shown in FIGS. 1 and 2. It is a flat cathode 180 , which can be curved or suitably ge. A cylindrical space 181 , which is open at the bottom, is delimited downward in the beam direction by an annular diaphragm which serves as an anode 182 . In this room, when the voltage is applied and under suitable pressure conditions, a gas plasma is formed, which releases electrons from the cathode through shock excitation.
Such an electron source works according to the Principle of gas discharge. It does not need heating and works in moderate vacuum.
The electron beam 16 is directed at the sample location with controllable energy, for example in the range of a few keV, ie the location at which the sample 11 is arranged , for example, on a sample carrier 12 .
A sample carrier 12 will often be necessary to fix or position the sample 11 thereon for analysis by means of the arrangement 10 according to the invention. However, if there are large samples 11 , for example in the form of silicon wafers, these can also be positioned directly under the electron beam 16 by means of clamping or holding means, which are not shown separately here.
The fluorescence radiation 14 induced by the electrons 16 occurs at a shallow angle θ 2 , which should preferably be <4 °, compare FIG. 3, from the sample surface and strikes a pair of mirrors 19 , 20 . The pair of mirrors 19 , 20 is arranged substantially parallel to the axis 22 of the fluorescent radiation 14 . The pair of mirrors 19 , 20 themselves is rotatably arranged about a common axis, so that several elements or emission lines to be analyzed can be detected by the rotation. This also enables the materials and spacings of the multilayer coating of the mirrors 19 , 20 to be optimized for a specific energy of the fluorescent radiation at a fixed angle.
After the fluorescence radiation 14 has left the second mirror 20 after double reflection on the pair of mirrors 19 , 20 , this is passed as a twice reflected fluorescence radiation 140 to the detector 21 designed as a spatially resolving radiation detector, so that suitable statements about the energy and the wavelengths and thus the element to be analyzed can be made with high precision.
The embodiment of the arrangement 10 according to FIG. 2 differs from the embodiment according to FIG. 1 in that the electrons exiting from the electron radiation source 18 or the electron beam 16 exiting from it is directed towards the sample 11 in a grazing manner. This configuration of the arrangement 10 is used regularly when it comes to a reduction in the penetration depth of the electrons 16 through the surface 13 of the sample 11 , ie when the sample surface 13 or only small surface layers of the sample 11 are to be analyzed. The grazing incidence of the electron beam 16 also reduces the radiation background. The angle of incidence θ 1 of the primary electron beam 16 on the sample 11 or the surface 13 of the sample 11 can thus vary from 900 to below 2 °, as is ultimately also shown schematically in FIGS. 1, 2 and 3. The radiation source 18 mentioned at the outset, with which the electrons or the electron beam 16 are generated or is generated, basically produces a divergence-free electron beam 16 , see FIG. 4a. By a suitable choice or type of design of the cathode 180 of the electron radiation source 18 with a curved or spherical surface, a focusing configuration of the arrangement 10 , which makes the need for electromagnetic fields for focusing unnecessary, is made possible, especially when targeted small areas of the sample 11 should be analyzed. In addition, it may be useful to provide a pinhole 23 between the electron beam radiation source 18 and the sample 11 , with which the sample 11 is protected against sputtering effects, which may result from the cathode 180, without loss of intensity.
The advantages of the gas discharge electron source 18 used according to the invention are opposed to a problem. The ions impinging on the cathode 180 show a tendency to sputter cathode material, which subsequently spreads as a cloud of metal atoms within the entire measuring space and could contaminate the sample. The pinhole prevents this.
