Description
The invention relates to a sputtering method for applying a thin layer having a variable chemical composition in the direction of growth of the layer. Such layers are also referred to as gradient layers. They are used in optics, electronics, microsystems technology, architectural glass coating and other industries.
If the gradient layer consists of materials which are compounds of a material with different gaseous reactants, such layers can not be produced by co-sputtering. For such layers is according to
On the one hand, the series connection of the flow regulators and the fast control valve produces a dead volume as the sum of the volumes of the gas mixing vessel, the outlet side of the flow regulators and the inlet side of the control valve. Thus, commercially available piezo control valves have a dead volume of about 50 cm 3 . At a gas pressure of 1 bar, a layer with a thickness of 100 nm to 1 μm can be deposited with the gas stored in this volume in conventional coating systems. As a result, changes in the reactive gas composition controlled by the flow regulators can only lead to a change in the layer composition with considerable delay. Rapid changes in the layer composition over the layer thickness are not possible due to the inertia of the change in the reactive gas composition. On the other hand, the total reactive gas flow, ie the sum of the gas flows flowing through the flow regulators, is predetermined by the control valve. Thus, the system is overdetermined and not all gas streams can be individually controlled by the flow controllers. Also, a conceivable solution to fully open a flow regulator and to use for measuring the reactive gas flow and operate at least a second flow controller in the master-slave operation is feasible only in certain applications. In addition, this solution suffers from the general disadvantage that, with a fully open flow regulator, gas backflows can occur which limit the accuracy of the composition of the reactive gas mixture.
The invention has for its object to provide a Katodenzerstäubungsverfahren for the deposition of thin gradient layers, which consist at least partially of chemical compounds with variable in the direction of growth composition, both a high precision of the gradient and a high deposition rate should be achieved. This process should be practicable without limitation for the range of fabricatable layer composition determined by the components and with high reproducibility.
The object is achieved by a Katodenzerstäubungsverfahren in a vacuum chamber, which is characterized by the method steps according to
The invention relates both to stationary sputtering methods in which one or more magnetron sources are fixedly attached to the substrate and to dynamic magnetron sputtering in which the substrates are moved several times during the coating, preferably periodically, relative to the sputtering source or sputtering sources. Examples of such a relative movement arise in the arrangement of the substrates in the vacuum chamber on a rapidly rotating turntable or rotary basket.
For depositing a bonding layer with a metallic or semi-metallic component, only one target material is reactively sputtered and the gradient layer is formed from chemical compounds of this material and different reactive gas constituents. On the other hand, if the gradient layer contains a plurality of metallic or semi-metallic components in addition to the components incorporated in the reactive gas, the process is prepared by reactive sputtering of a mixture or an alloy of the elements, or the co-sputtering of several elements in a reactive gas mixture.
To carry out the process according to the invention, the reactive gas mixture is produced according to the invention by gas streams from at least two gas reservoirs. In the simplest case, these gas streams each contain an inert carrier gas, typically a noble gas, preferably argon, and a reactive gas in pure form. For the purposes of the invention, the gas streams may each contain only the reactive gas in pure form, and another gas stream causes the supply of the inert carrier gas. This inert gas stream can be used together with the reactive gas streams to form a reactive gas mixture or be introduced directly into the vacuum chamber. However, the at least two reactive gas streams may also contain several or all of the at least two reactive constituents in different concentrations.
Said gas flows are controlled individually by means of mass or volume flow controller. The rivers can temporarily assume the value zero. According to the invention, these controlled gas streams are combined in a separate mixing vessel, which is typically mounted outside the vacuum chamber, to a mixed gas stream. In the sense of rapid variability of the composition of the reactive gas mixture, this mixed gas vessel should be as small as possible.
The inventive method is further characterized in that there is a constant pumping of mixed gas from the mixing volume. This can be done completely independently of the gas inlet into the recipient. To achieve a significant effect, at least 10% of the mixed gas flow should be extracted by a pump. The pumping increases the gas flow rate, which leads in the case of a change in the gas flows to a rapid change in the mixed gas composition in the mixing volume. In terms of rapid variability and good controllability of the composition of the reactive gas mixture, the proportion of extracted mixed gas should be as large as possible, typically greater than 50%, and the pump should be connected so that a small dead volume is included. In order to define the proportion of extracted mixed gas defined, it is advantageous to adjust the suction power of the pump via a control valve.
The method is further characterized in that a further portion of the mixed gas stream is introduced into the vacuum chamber in order to stabilize the reactive sputtering process in the "transition mode". Thus, only premixed reactive gas enters the process space. This can be done by means of a control valve. For this purpose, the control valve has a small time constant of at most 50 ms. During reactive sputtering of certain materials, so-called hysteresis occurs [cf. Literature above], which leads to process instability in "transition mode". Especially for reactants with pronounced hysteresis behavior, it is expedient to keep the time constant as small as possible in the interests of stable process control.
In an expedient embodiment of the method, the pressure in the mixed gas vessel is additionally regulated by the gas streams to a predetermined value. This improves the precision of the desired gradient layer and the reproducibility of its production.
If the thin layer to be deposited also contains a doping by a component, it is expedient for a gaseous or vaporous layer-forming component to be introduced and regulated together with one of the gas streams, wherein this component can be incorporated into the thin layer as a dopant, without being mixed with the Target material to form a chemical compound.
Weitere Produkte, die vorteilhafterweise mit dem erfindungsgemäßen Verfahren hergestellt werden können, sind dichroitische Filter, Kantenfilter, Bandpass-, Hochpass-, Tiefpass-Filter, Antireflexbeschichtungen sowie WDM-Filter (Wavelength Division Multiplexing) [Norbert Kaiser: Design optischer Schichtsysteme, Vakuum in Forschung und Praxis, 2001, Nr. 6, S. 347–353].Further products that can be produced advantageously with the method according to the invention are dichroic filters, edge filters, bandpass filters, high-pass filters, low-pass filters, antireflection coatings and Wavelength Division Multiplexing (WDM) filters [Norbert Kaiser: Design of Optical Coating Systems, Vacuum in Research and Praxis, 2001, No. 6, pp. 347-353].
The economic effect of the method according to the invention is also determined by the high deposition rate which can be achieved with the method and on account of which the coating costs can be drastically reduced.
By an embodiment, the inventive method will be explained in more detail.

The exemplary object is the deposition of an antireflection coating, which is to be carried out on a stationary glass substrate with only one target material without interrupting the plasma process.

This is followed by another,
The object is achieved by a Katodenzerstäubungsverfahren in a vacuum chamber, wherein mixed layers of the chemical compounds SiO 2 and Si 3 N 4 are deposited with varying in the direction of growth portions of these compounds by the target material Si incorporating the reactive gases O 2 and N 2 at a power of 3 kW and a pressure of 0.5 Pa is atomized. In this case, the compound SiO 2 has a refractive index of 1.46, if it is deposited by reactive sputtering of an Si target in the reactive gas O 2 , while the compound Si 3 N 4 has a refractive index of 1.99, if they by reactive sputtering of an Si target in the reactive gas N 2 is deposited. By changing the proportions of O 2 and N 2 on the reactive gas mixture, the refractive indices of the mixed layers of SiO 2 and Si 3 N 4 can be adjusted between 1.46 and 1.99. For the deposition of such mixed layers with a defined refractive index and thickness, it is necessary to determine by experiments the dependence of the layer composition and the deposition rate on the fraction of the reactive gases O 2 and N 2 on the reactive gas mixture consisting of O 2 and N 2 . Building on these experiments, it is possible to specify a time specification for the variable content of the reactive gases O 2 and N 2 on the reactive gas mixture, which leads to the deposition of a layer having the required course of the refractive index.
