Der ionisierte Sauerstoff löst Kohlenstoff (C) zu gasförmigem Kohlenmonoxid (CO) bzw. Kohlendioxid (CO2). Allerdings kommt es durch die hohe benötigte Plasmaenergie zu einer Facettierung der Ätzmaske (Anschrägen der Maskierungskante während des Ätzprozesses) und somit zu Ätzgräben mit deutlich geringeren Flankensteilheiten (≤ 75°).
