Description
The invention relates to a method for producing thermoelectric components or Peltier elements and these elements of printed silicon layers, prepared from dispersions of at least partially doped semiconducting particles, in particular of silicon, germanium or silicon-germanium alloys. Here, the doping of the particles is specifically set to a value above the defect concentration of the layers. The good electrical conductivity of the layers is ensured in addition to the doping by a suitable etching and sintering process.
Thermoelectric elements, also called thermoelectric elements, allow the recovery of electrical energy from a temperature difference due to the Seebeck effect. The Seebeck effect implies that two different metals joined together create a thermoelectric strain at their junction when there is a temperature gradient along the metals. This thermoelectric voltage, also called thermoelectric force, is temperature-dependent and has a size of a few microvolts per Kelvin temperature difference for metals.
Conversely, each thermoelectric element can also be used as a Peltier element, i. the generation of a temperature difference when applying an electric voltage due to the Peltier effect. The Peltier effect states that a temperature difference arises at the junction of two different metals when an electrical voltage is applied.

The article points out that, in particular, semiconductors with high carrier concentrations which have the highest ZT values are suitable for thermoelectric applications. Although semi-metals have high carrier densities and low thermal conductivities, both holes and electrons are simultaneously present in high concentration, and since these contribute to the Seebeck coefficient with different signs, the thermoelectric effects cancel each other out. The semiconductors most commonly used for thermoelectrics are compounds of the V and VI main groups in the periodic table based on Be 2 Te 3 . These materials are suitable for room temperature applications. For medium temperatures up to about 400 ° C IV to VI compounds (PbTe) are used, while SiGe alloys are usually used at high temperatures.
The review article also describes that, in addition to the successful approaches to epitaxial superlattice, cost-effective manufacturing methods are at the center of interest in order to be able to introduce nanostructured thermoelectrics to the market in the medium term. One approach is z. For example, to avoid the costly Epitaxiverfahren to about chemical and structurally self-organizing systems in the nanoscale area to the desired superlattices with increased ZT values to come. For this purpose, it would be possible in the nanometer range to coat element layers of suitable thickness to the stoichiometry of the V 2 VI 3 compounds alternately as a periodic layer sequence consisting of Bi-Te-Sb-Te deposits and by increasing the temperature in the associated alternating layers Bi 2 Te 3 / Sb 3 Te 3 convict.
Another way to reduce thermal conductivity is thermoelectric nanocomposites. In these materials, nanoparticles or nanocrystalline precipitates are more or less ordered in a thermoelectric matrix. Researchers in the USA and China are currently trying to compress thermoelectric nanoparticles, which can be produced in the kilogram range, at high pressure and temperatures into nanocomposites that could be used in conventional thermocouples.
In the field of thermoelectric materials are still sought, which have a high figure of merit ZT, which means that in the same material at the same time large values of the thermoelectric power and the electrical conductivity are required with low thermal conductivity. Here, particulate materials can have great advantages over bulk materials because the thermal conductivity is significantly reduced. While the state of the art primarily uses powdered materials which are sintered by ceramic processes, the dispersions of nanoparticles used here have the advantage that they can be printed both over a large area in thin layers and for other molding processes (injection molding, etc.). are usable.
For the purpose of electrical energy production from temperature gradients, a thermoelectric element is to be realized, which consists of large area verdruckbarem material. The substrate to be used is a material which exhibits only low heat conduction and behaves in an insulating manner. Alternatively, thermocouples are to be structured from self-supporting molded parts.
The dispersions used here preferably contain nanoparticles of crystalline silicon, germanium or silicon germanium. These can be manufactured in a plasma reactor from precursors Ar, SiH 4 , GeH 4 and H 2 . The possibility of doping exists by the direct addition of eg B 2 H 6 or PH 3 to the reaction gases in a corresponding dilution to achieve a p- or n-type conductivity of the particles. It was found that approximately 100% of the boron is incorporated in the particles, while only 5-10% of the doping efficiency was observed with phosphorus. The concentration of doping atoms must reach a critical value of typically at least 1 × 10 18 cm -3 in order to achieve a significant influence of the doping. In this case, the concentration of doping atoms is to be understood as an average concentration since, because of the small particle size, not necessarily every particle contains dopants. Furthermore, the procedure is as described below to produce conductive layers. Among other things, the observed thermopower depends on the doping of the nanoparticles and can be adapted to the respective requirements (high thermoelectric voltages or high thermal current) by choosing the doping. By suitable structuring of the material then thermoelectric components can be produced.
An essential component of thermoelectric devices are semiconducting elements or layers of p-type and n-type. The prior art discloses semiconducting layers and field effect transistors made therefrom which comprise particles from the group of semiconductor compounds PbSe, PbTe, PbS, CdSe, CdTe or CdS. These are applied from a dispersion or suspension on a substrate. The problem associated with the use of such heavy metal compounds problem of environmental hazards and their allergenic, irritating or even toxic effects on humans have also long been known and represent an increasingly serious obstacle to the economic use of such materials.
The use of silicon or germanium as a semiconductor material and the provision of electronic components made of these materials requires a high degree of purity of these semimetals, as well as a precisely observed doping, and because of the requirement of the prior art for macroscopic crystallinity very complicated production processes for wafers to the desired semiconductor properties, especially in the manufacture of miniaturized circuits to control.
Volker Lehmann beschreibt in „Electrochemistry of Silicon“,
Made of porous silicon material is therefore very limited or not usable for electronic applications.
It is furthermore known from the prior art that in the case of monocrystalline semiconductors and bulk semiconductors there is a relationship between the concentration of dopants and the conductivity. Furthermore, the skilled person gains information on the activation of the dopants about the density of free charge carriers in a voluminous semiconductor. This density is modulated, for example, in a field effect transistor by the influence of an external electric field. The density must be controlled by the doping. In addition, high demands are placed on the crystalline purity of the carrier material.
It was therefore an object of the present invention to provide a thermoelectric component or Peltier element which is based on semiconducting structures which are overcome over a large area and in thin layers and at the same time in a production of the semiconducting structures according to the prior art.
Surprisingly, it has been found that this object is achieved by a thermoelectric component (thermoelectric element) or Peltier element, comprising one or more p-type elements and one or more n-type elements, characterized in that the p and the n Type elements are porous semiconducting structures made from dispersions of at least partially doped semiconducting particles according to the method of the present invention for making a device for further use in the manufacture of a thermo-power element or Peltier element.

Die leitenden Brücken können dabei aus Metall, vorzugsweise aus Aluminium, Silber, Gold, Nickel, Eisen, Cobalt, Titan, Wolfram, Mangan, Chrom, Platin oder Molybdän sein.In a preferred embodiment of the thermoelectric element or Peltier element, the n-type and p-type elements are interconnected via conductive bridges or by direct conductive contact according to the scheme p x - [np-] z n y , where x = 0 or 1, y = 0 or 1, z> 0, n = n-type element, p = p-type element, connected to one another, where the indices x, y and z are the number of the respective p, n or Specify np elements. The conductive bridges may be made of metal, preferably of aluminum, silver, gold, nickel, iron, cobalt, titanium, tungsten, manganese, chromium, platinum or molybdenum.

In a further preferred embodiment of the thermoelectric element or Peltier element, the semiconducting structures have a pore size of 1 to 500 nm, preferably 5 to 250 nm, more preferably 10 to 100 nm.
The pore size is determined in the context of the present invention in a scanning electron micrograph (SEM) at 80,000 magnification.
The semiconducting structures of the thermoelectric element or Peltier element according to the invention preferably have a solid content of 25 to 60% by volume, preferably 30 to 45% by volume.

The advantage of the present invention is that the porous semiconducting structure used for the thermoelectric component or Peltier element according to the invention can be provided in arbitrarily large areas in a simple, no-claims manner. Another advantage of the present invention is that the porous semiconducting structure used contains no binder. Binders are substances that do not consist of the semiconducting material and fill gaps between the semiconductive material and mechanically bond the particles. In particular, the structure used contains no inert binders. Inert binders are those which themselves do not constitute semiconductors or conductors in the definition known to those skilled in the art.
The structure used for the thermoelectric component according to the invention has, based on the interconnected via sintered necks components an electrically percolating network whose electrical conductivity can be adjusted by the doping of the semiconductive components.

In a particularly preferred embodiment of the invention, the thermoelectric element or Peltier element comprises at least one substrate, wherein a thermoelectric element or Peltier element as described above is arranged on this substrate. Suitable substrates are all substrates known to those skilled in the art which are used in the field of thermoelectric elements or Peltier elements. In a particular embodiment, e.g. also be provided that the substrate is a flexible substrate, e.g. made of textile materials, is. So could e.g. the gradient between body heat and ambient temperature is exploited for power generation, e.g. to supply energy to electronic components integrated into clothing (watches, mobile phones, etc.).

For applying structured, stripe-shaped n-doped silicon layers on the aluminum partially vapor-deposited substrate, the method c) is used, wherein, unlike the method c) a dispersion of 13% wt. N-doped silicon in ethanol is used, the deviating of the method c) is applied by screen printing instead of by spinning.
The silicon strips are aligned with the aluminum contacts so that they are strip-shaped, rectangular, parallel to each other and perpendicular to the long sides of the aluminum contacts, the silicon strips are 6mm wide and 5 cm long and have a distance of 10 mm from each other. The short edges of the silicon strips are each flush with the outer edges of the contacts, so that each overlap between the ends of the silicon strip and the contacts on surfaces of 5 mm × 6 mm is formed.
For applying structured, strip-shaped p-doped silicon layers on the aluminum partially vapor-deposited substrate and partially coated with n-doped silicon substrate, the method c) is used, which deviates from the method c) a dispersion of 13% wt. P-doped Silicon is used in ethanol, which is deviated from the method c) applied by screen printing instead of by spinning.
This dispersion is applied centrally between the n-doped silicon strips such that the n-doped and p-doped silicon strips are parallel to each other and their short edges all lie in line.

Danach erfolgt Lasersintern der Siliciumstreifen nach der Methode g).This is followed by laser sintering of the silicon strip according to the method g).
Beispiel 2Example 2
- 1. Flexible Foliensubstrate (Polyimid, z. Flexible film substrates (polyimide, eg Kapton (Dupont)) are laterally structured with a dispersion of silicon particles in ethanol (6% by weight) in a layer thickness of 1 μm. The doping of the particles is selected so that a doping concentration of 10 19 cm -3 is present (corresponding to an addition of 0.01% diborane or 0.4% phosphine in relation to the silane used or silane / German when produced in a plasma reactor).
A wet-chemical etching step (10% hydrofluoric acid in water, 30 s) removes the oxide of the particles.
In order to realize layer systems, a second layer of silicon particles is applied in a structured manner, which partially overlaps with the first layer. The dopings of both layers in particular have different polarities.
With a pulsed Nd: YAG laser (532 nm, 8 ns pulse duration), the layers are thermally treated. Pulse sequences of 10 laser pulses each are used at a pulse repetition rate of 1 / s. The energy density of the laser radiation is increased stepwise within each pulse sequence, up to an energy density of 80-120 mJ / cm 2 .
The ideal value for the doping of the layers for thermoelectric applications was determined by using specifically different doping concentrations for layer production, and the size of the thermoelectric force was then determined experimentally.
