Abstract
Arrangement for positioning a Substratoberflaeche in the image plane of a projection lens. It is already known to carry out the positioning of substrates in the image plane of the projection lens by optical systems in which the beam path passes through the projection lens. These systems have to influence the disadvantage that f \ imaging quality of the projection objective with increasing image field diameter negative, further, it is known to use arrangements in which the beam path extends' entirely outside of the projection objective "Here a mark in the center of the substrate area is imaged and their position Observed via a second imaging system »The imaging systems required for this solution can not be realized due to their space requirement with lenses of small kerf and large diameter. A major part of the mentioned solutions is the missing possibility of tilting the substrate surface to be positioned to recognize the picture plane »

A plan view of a further arrangement As shown in FIGS. 1, 3 and 5, the arrangement for positioning comprises the light sources 1 and 2, from which the light beams 3 and 4 emanate, which intersect at the center of the image plane 5 of the projection objective 6. , The reflected light beams 7 and 8 meet two differential photoelements 9 and 10 * The planar substrate 11 is located in Fig. 1 in the image plane 5 of the projection lens 6. The photoelements 9 and 10 are preferably adjusted so that the resulting signal images 12 and 13 of Fig. 2 generated photocurrents are each to Hull. Thus, the difference and the sum of the photocurrents of the photoelements 9 and 19 also become zero

Bei gleichzeitiger Verkippung und Verschiebung wird zunächst die Differenz der Photoströme durch entsprechende Lagekorrekturen ausgeglichen und anschließend die Summe, but his middle lies in the picture plane, Pig. 4 shows the resulting signal images 14 and 15 o The sum of the photocurrents of the photoelements 9 and 10 is different from zero, the difference remains envelope. A corresponding correction of the position of the substrate 11 is carried out until the state according to FIGS. 1 and 2 is reached. FIG. 5 shows a substrate 11 displaced vertically to the image plane 5 but not tilted. The sum and difference of the photoelectric currents generated by the signal images 16 and 17 shown in FIG. 6 are not equal to Hull, a corresponding coercion of the vertical position leads to the state of FIG A variant of the arrangement is shown in FIG. 6. Using a light source 18 and a rotatable beam splitter element 19, which alternately transmits the light beam originating from the light source 18 or onto a mirror 20, the light beams 3 and 4 are generated »The light beams 7 and 8 reflected from the substrate 11 pass through a diaphragm 21 to hide each of a light beam having the frequency of the beam splitter element 19, alternately on a differential photoelement 22. The by the alternately occurring signals generated Fo tocurrents are added or subtracted and, according to FIGS. 1, 3 and 5, a correction of the substrate layer is carried out. In the form of the sum and difference of the photocurrents, there are thus signals for the correction of vertical height and tilting of the substrate with respect to the image plane of the projection objective. With simultaneous tilting and displacement, the difference of the photocurrents is first compensated by corresponding position corrections and then the sum,
In addition to the arrangement of Fig. 7 with light source 18, beam splitter element 19> the light beams 3 »4> 7 and 8, and the differential photoelements 21 and 22 is a further light source 23 and a differential photoelement 24 is arranged such that the light beam 25 occurring on the substrate and the reflected light beam 26 in a plane
The arrangement according to Pig. 8 clearly provides information about vertical displacement and tilting of the substrate with respect to the image plane of the projection objective.
