背景技术
阴极射线管(CRT)显示器通常提供现有技术计算机显示器的最佳亮度、最高对比度、最佳彩色品质和最大视角。CRT显示器典型地使用在薄玻璃面板上沉积的荧光材料层。这些CRT通过使用一个到三个电子束来产生图像,该电子束产生以光栅模式横过荧光材料扫描的高能电子。

发明内容

本发明的实施例还包括半蚀刻过程,其适用于从催化剂层中部分的去除一部分保护层,以蚀刻除了碳纤管生长部分之外的催化剂层。部分保护层还保留在催化剂层上来保护催化剂层在下一个阴极形成过程中免受有害条件的影响。

具体实施方式
在本发明中,与电子发射设备的电子发射元件串联的垂直导体被成型为沿着设备中的每个发射体电极横向分离的多个区段。本发明的电子发射体典型的根据产生电子的场致发射原理操作,该电子引起从光发射设备的相应的光发射荧光材料元件中发出可见光。电子发射设备(经常被称之为场发射体)和光发射设备的组合形成平板显示器,诸如平板电视或用于个人电脑,膝上型电脑,或工作站的平板视频监视器的阴极射线管。
在下面的描述中,术语“电绝缘”(或“电介质”)通常应用于具有大于1010欧姆-厘米的电阻率的材料。术语“电非绝缘”由此涉及具有低于1010欧姆-厘米的电阻率的材料。电非绝缘材料分为(a)其电阻率小于1欧姆-厘米的导电材料,和(b)其电阻率在1欧姆-厘米到1010欧姆-厘米范围内的电阻性材料。在不大于1伏/微米的电场中确定这些类别。
导电性材料(或导体)的范例是金属、金属半导体化合物(诸如金属硅化物),和金属半导体共晶。导电性材料也包括中等或高度掺杂的半导体(n类型或p类型)。该半导体可以是单晶、多晶、复晶、或无定型类型。
电阻性材料包括(a)金属绝缘体合成物,如金属陶瓷,(b)特定的硅碳化合物,如碳化硅和硅碳氮,(c)碳的形式,如石墨、无定形碳,和改良的(例如,掺杂或激光改良的)金刚石,和(d)半导体陶瓷合成物。电阻性材料的更多范例是固有的和轻掺杂(n类型或p类型)的半导体。
如下所使用的,竖直梯形是基座(a)与被认为垂直的方向正交延伸、(b)与顶侧平行的延伸、和(c)比顶侧长的梯形。横向剖面是通过与伸长区域的长度垂直的平面的垂直截面。在用于平板显示器的矩阵寻址场发射体中的行方向是图像元素(像素)的行延伸的方向。列方向是像素的列延伸并且垂直于行方向延伸的方向。
参考图4,显示了在根据本发明的实施例的碳纤管的形成中使用的基片401。在基片401上形成发射体电极。在本发明的优选实施例中,该基片401是玻璃。在本发明的一个实施例中,该基片401是陶瓷、硅或石英。
之后将电阻层420设置在发射体电极410上。电阻层420向结构400中形成的碳纤管提供均匀发射特性。之后将阻挡层430形成在电阻层420上,并且期用作用于在其上形成碳纤管的催化剂层的防扩散层。在本发明的一个实施例中,该阻挡层430可以由金属形成。
在一个实施例中,该金属可以是钼。在其他实施例中,该金属可以是钛或钛钨或氮化钛。在本发明的一个实施例中,该阻挡层430可以是钛,钛钨、钨、氮化钛或钼的合金。在形成阻挡层430、电阻层420、绝缘体层440、门电极450和钝化层460之后,通过这些层蚀刻门控孔,以形成门控孔,其中通过该门控孔形成碳纤管。
如图5所示,催化剂层510和515接着形成在阻挡层430之上。在本发明的一个实施例中,通过溅射沉积过程形成催化剂层510和515。在本发明的一个实施例中,可以通过蒸发过程形成催化剂层510和515。在本发明的一个实施例中,沉积的催化剂层510的厚度大约是1纳米到100纳米。在本发明的一个实施例中,该催化剂层5 10可以由镍或其合金形成。在一个实施例中,该催化剂层可以是钴或铁或其合金。
在图6中,通过沉积形成结构600。通过将光致抗蚀剂材料沉积在结构500和门控孔465中的暴露层上形成保护层620,在一个实施例中,通过自定位正常沉积,与蒸发的角度相对,由此保护性材料填充门控孔465,并且覆盖催化剂层510。在本发明的一个实施例中,保护性材料具有与催化剂层510和515的蚀刻特性不相容的蚀刻特性。在本发明的一个实施例中,该保护层620可被涂覆在结构550的催化剂层510和暴露层上。
在保护性材料620沉积之后,应用半蚀刻过程以从结构600的暴露层中去除部分保护性材料。在本发明的一个实施例中,除了门控孔中的去除所有的保护性材料,在该门控孔中留下一些保护性材料以在催化剂层515去除步骤期间保护催化剂层510。在本发明的一个实施例中,该保护性材料620保留在门控孔465中,以覆盖并且保护催化剂层510免受结构600的后续蚀刻步骤的影响。该保护性材料620保留在门控孔465中,因为在门控孔465中的保护性材料的深度比覆盖该结构600的暴露层的保护性材料的深度深。
在部分蚀刻该保护层620之后,暴露催化剂层515,并且通过干蚀刻过程和湿蚀刻过程蚀刻该催化剂层。在本发明的一个实施例中,如果使用镍催化剂层材料,部分去除催化剂层515的蚀刻剂可以包括H3PO4、HNO3或CH3COOH。在本发明的一个实施例中,气体蚀刻剂用于从该结构600中部分去除保护层620。在本发明的一个实施例中,在保护性材料620的部分蚀刻之前,确定保护性材料的蚀刻速度,以便确定部分蚀刻保护性材料所用的时间量。在本发明的一个实施例中,对于具有厚度大约1.5um的保护性材料以O2的400sccm的速率蚀刻保护性材料需要5分钟。
现在参考图7,在部分去除保护性材料之后形成结构700。如图7所示,在部分去除该保护性材料之后暴露催化剂层515的部分。如图8所示,随后去除催化剂层515。去除暴露的催化剂层515不影响保护的催化剂层510,该保护的催化剂层被没有从门控孔465中除去的部分保护性材料620保护。
在通过蚀刻过程除去过度暴露的催化剂层515之后,通过蚀刻过程从门控孔中除去过量的保护性材料620。蚀刻该过量的保护性材料620不会对催化剂层510产生有害影响。这是因为,在本发明的一个实施例中,用于除去过量的保护性材料的蚀刻剂对催化剂层510没有影响。
在本发明的一个实施例中,相对于保护层620和催化剂层510的表面材料,很好的选择了用于蚀刻催化剂层510的蚀刻剂。在过量的保护性材料被蚀刻,并且暴露催化剂层510之后,如图9所示,在催化剂层510上形成本发明的碳纤管,如图10所示。

Claims (17)
1.一种在平板显示设备中形成碳纤管的方法,包括:
在基片上形成阴极结构,该基片包括:
电极发射体,
电阻层,
阻挡层,
催化剂层,
电介质层,
门控层,
在所述门控层上设置的催化剂层,和
门控孔;
在所述门控孔中和所述门控层上的所述催化剂层上沉积保护性材料;并且在部分蚀刻步骤期间部分去除所述保护性材料以去除在所述门控层上沉积的催化剂层。
2.如权利要求1所述的方法,其中,在所述部分蚀刻步骤期间,部分去除在所述门控孔中的所述保护性材料,同时留下所述保护性材料的部分层以覆盖所述催化剂层,从而保护所述催化剂层免受从所述门控层中去除所述催化剂层的有害效果。
3.如权利要求2所述的方法,其中,在所述催化剂层上沉积碳材料的沉积步骤之前,随后从所述催化剂层的所述顶部去除保护性材料的所述部分层。
4.如权利要求2所述的方法,其中,以具有相对于在所述门控层上的过量催化剂层和所述门控孔中的所述催化剂层的良好选择性的蚀刻剂执行所述保护性材料的所述部分蚀刻。
5.如权利要求4所述的方法,其中,所述蚀刻剂包括铝蚀刻剂。
6.如权利要求5所述的方法,其中,所述铝蚀刻剂包括H3PO4。
7.如权利要求6所述的方法,其中,所述铝蚀刻剂包括HNO3。
8.如权利要求7所述的方法,其中,所述铝蚀刻剂包括CH3COOH。
9.如权利要求8所述的方法,其中,所述铝蚀刻剂包括。
10.如权利要求4所述的方法,其中,所述保护性材料是用干蚀刻过程蚀刻的。
11.如权利要求10所述的方法,其中,所述保护性材料是通过气体蚀刻过程蚀刻的。
12.如权利要求11所述的方法,其中,在所述保护性材料的所述蚀刻之前,确定所述保护性材料的蚀刻速度以便确定用于所述催化剂层的蚀刻时间。
13.如权利要求12所述的方法,其中,在所述催化剂层上形成所述碳纤管之前,所述保护性材料保护在所述门控孔中的所述催化剂层免受化学损害。
14.如权利要求13所述的方法,其中在所述门控孔中覆盖所述催化剂层的所述保护性材料的深度比阴极结构的其他部分深。
15.如权利要求1所述的方法,其中,所述基片是玻璃。
16.如权利要求1所述的方法,其中,所述基片是陶瓷。
17.如权利要求1所述的方法,其中,所述基片是半导体。
