本发明涉及光电器件的领域。更具体地,本发明涉及由p-i-n或p-n配置的基本电池构成的光电器件,所述p-i-n或p-n配置的基本电池相互堆叠,并且吸收不同波长范围上的光。这样的器件称为多结电池。本发明还涉及用于生产该光电器件的方法。
本发明的特别有利应用是用于旨在生成电能的光伏电池的生产,但是本发明还更一般地应用于其中将光辐射转换为电信号的任何结构,诸如光检测器。
背景技术
传统上,硅薄膜双结或串联电池由非晶硅制成的顶部电池和微晶硅制成的底部电池构成,该顶部电池吸收可见光(直到大约750nm),该底部电池吸收直到红外的光(直到大约1100nm)。这样的电池称为“非微晶叠层(micromorph)”电池。在本说明书中,“顶部”表示接近入射光的一侧,而“底部”表示远离入射光的一侧。

粗糙表面由连续的凸起和凹坑构成,而凸起和凹坑由倾斜度更大或更小的基本表面形成。基底的表面的形态在光学性能(短路电流密度(Jsc))和电学性能(开路电压(Voc)和占空因子(FF)),即电池的效率中起到最重要的作用。
关于微晶电池,如果电池沉积在没有或者很少高度倾斜的基本表面的基底上,则这样的电池具有更好的电学特性(更好的占空因子(FF)和更好的开路电压(Voc))。然而,具有折射率的改变的界面处的高度倾斜的基本表面促进电池中光的散射。因此,改进电池的光学特性(短路电流密度(Jsc))。结果,最佳形态是太阳能电池的电学特性和光学特性之间的折中。

发明内容

本发明还涉及一种用于生产多结光电器件的方法,所述多结光电器件包括其上沉积第一导电层的基底、其上沉积第二导电层的p-i-n或p-n配置的至少两个基本光电器件。根据本发明,所述方法包括在所述基本光电器件的至少一个上沉积中间层的步骤,所述中间层具有在进光侧的顶部面和在另一侧的底部面,所述顶部面和底部面分别具有包括倾斜的基本表面的表面形态,使得α90底部小于α90顶部至少3°,优选地6°,更优选地10°,并且甚至更优选地15°;其中α90顶部和α90底部在上面定义。

具体实施方式
图1示出光电器件或“非微晶叠层”电池1,其包括相互堆叠的基底2、构成第一电极的第一透明导电层3、称为顶部电池的第一基本光电器件4、中间层5、称为底部电池的第二基本光电器件6、以及构成第二电极的第二导电层7。器件1暴露给沿着箭头8朝向的光。
中间层5具有在进光侧的顶部面10和在另一侧的底部面11。
根据本发明,所述顶部面10和底部面11分别具有包括倾斜的基本表面的表面形态,使得α90底部小于α90顶部至少3°,优选地6°,更优选地10°,并且更优选地15°;其中α90顶部是这样的角度:中间层的顶部面的基本表面的90%具有等于或小于该角度的倾斜度,并且α90底部是这样的角度:中间层的底部面的基本表面的90%具有等于或小于该角度的倾斜度。
例如,差(α90顶部-α90底部)可以包括在3°和60°之间,优选地在6°和25°之间,并且更优选地在7°和15°之间。
参照图2,这里通过构成样本的粗糙表面的基本表面的倾斜度描述表面的形态,也称为表面的角分布。为此,对测量为5μm×5μm的表面执行AFM测量,所述表面对应于代表样本表面拓扑(z轴)的256×256等距点(传统坐标***中的x和y轴)的矩阵。为了移除基底的任何倾斜或弯曲,从该图像减去2阶多项式,该2阶多项式最小化它本身和表面之间平方差的和。因此,获得的是表面S的形态的良好表现,所述表面S典型地由具有50至2000nm尺寸的结构构成。平面z=0定义为水平平面P。
为了获得表面的角分布,对于AFM图像中的每个点A计算垂直于水平平面P的矢量和垂直于表面S的矢量Vn之间的角度。为此,通过点A和两个矢量Vx和Vy定义用于计算到点A的法线的相关基本表面。Vx是方向x中连接点A前后的两个点(在AFM矩阵中为近邻)的矢量,并且Vy是方向y中连接点A前后的两个点(在AFM矩阵中为近邻)的矢量。通过Vx和Vy的矢量积确定垂直于所讨论的基本表面的矢量Vn。基本表面的倾斜角α定义为所讨论的基本表面的垂直矢量Vn与垂直于水平平面P的矢量之间的角度。
可以构造点的新的矩阵,其代表AFM矩阵中每个点处的每个基本表面的倾斜度。从指示表面的每个点处的倾斜度的矩阵起,可能产生从0到90°的角度的直方图(角度分布),该直方图给出具有位于某一角度间隔(典型地为2度)内的倾斜度的表面的比例。通过积分后者,获得角度分布的积分(查阅图3)。在x轴上绘制角度。在y轴上绘制具有等于或小于给定角度的倾斜度的基本表面的比例。平的水平表面定义为仅具有等于0°的倾斜度的基本表面,因此0°至90°的角分布的积分等于1。相反,具有高度倾斜的基本表面的极粗糙表面显示具有高比例的基本表面具有高倾斜角的角分布,并且角分布的积分对于小角度(例如:0°-15°)接近0,并且仅对于大角度(例如:30°-70°)接近1。
在本发明中,为了表征表面的形态,所讨论的值α是这样的角度α90:所研究的表面的基本表面的90%具有等于或小于该角度的倾斜度。
优选地,角度α90顶部包括在20°和80°之间,更优选地在40°和80°之间。
优选地,角度α90底部包括在0°和40°之间,更优选地在5°和40°之间。
峰到谷粗糙度由JIS B0601定义(最大高度;可以称为Ry或Rmax)。
优选地,底部面11的峰到谷粗糙度大于150nm。例如,底部面11的峰到谷粗糙度可以包括200nm至2000nm,优选地200nm至900nm,并且更优选地300nm至700nm。
通过控制中间层的面的形态,本发明允许具有这样的中间层,该中间层具有峰到谷粗糙度大于150nm的底部面,以此方式促进电池中光的散射,并且改进电池的光学特性,而没有电池的电学特性的任何减少。
优选地,顶部面10的峰到谷粗糙度大于底部面11的峰到谷粗糙度。
顶部面10的峰到谷粗糙度可以包括200nm至2000nm,优选地200nm至1000nm。
基底2可以由选自下述的材料制成:玻璃和塑料(例如PEN、PET和聚酰亚胺)。
第一导电层3由透明导电氧化物(例如ZnO、ITO或SnO2)制成(查阅Fay、Steinhauser、Oliveira、Vallat-Sauvain和Ballif,“Opto-electronic properties of rough LP-CVD ZnO:B for use as TCO in thin-film silicon solar cells“,Thin Solid Films,515(24),p.8558-8561,2007)。
第二导电层7由透明导电氧化物(例如ZnO、ITO、InO、SnO2等)、金属(Ag、Al)或透明氧化物和金属的组合制成(查阅Meier、Kroll、Spitznagel、Benagli、Roschek、Pfanner、Ellert、Androutsopoulos、Huegli、Buechel、Buechel、Nagel、Feitknecht和Bucher,《Progress in up-scaling of thin film silicon solar cells by large-area PECVD KAI systems》,Proc.of the 31th IEEE Photovoltaic Specialist Conference,Lake Buena Vista,FL,USA,,pp.1464-1467,2005年1月)。
导电层3和7通过本领域技术人员已知的工艺(诸如蒸镀、溅射和化学沉积)沉积。对于第一导电层3,优选地使用化学沉积工艺(例如:LP-CVD ZnO、AP-CVD SnO2)(查阅Fay、Steinhauser、Oliveira、Vallat-Sauvain和Ballif,“Opto-electronic properties of rough LP-CVD ZnO:B for use as TCO in thin-film silicon solar cells“,Thin Solid Films,515(24),p.8558-8561,2007),使得可以获得具有用于顶部基本电池4的最佳表面形态的导电层。
基本光电器件4和6可以具有p-i-n或p-n配置。这意味着为产生基本电池而沉积的第一层是p层、然后可选地是i层、并且然后是n层。当然,显然所有组合是可能的。特别地,当器件包括两个基本电池时,四种组合p-i-n/p-i-n、p-n/p-i-n、p-n/p-n和p-i-n/p-n是可能的。p-i-n/p-i-n组合是优选的。
有利地,位于相对于中间层5的面对基底2一侧的基本光电器件4或“顶部电池”由通过能带隙Eg顶部表征的半导体材料制成,并且位于相对于中间层5的另一侧的基本光电器件6或“底部电池”由通过能带隙Eg底部表征的半导体材料制成。优选地,Eg顶部大于Eg底部,以便补充地吸收太阳光谱。
基本光电器件4或顶部电池是用于光伏应用的半导体,优选地基于硅。优选地,它基于非晶硅或硅化合物(例如SiC、SiO、SiGe等)。它具有20至800nm的厚度,优选地100nm至250nm。
基本光电器件6或底部电池是用于光伏应用的半导体,优选地基于硅。优选地,它基于结晶硅或微晶硅或硅-锗或硅化合物,其使得能量带隙相对于非晶硅减小。
优选地,基本光电器件4或顶部电池基于非晶硅,并且其它基本光电器件6或底部电池基于微晶硅。
基本电池4和6通过本领域技术人员已知的工艺沉积。优选地,使用PECVD(等离子增强化学蒸气沉积)工艺(查阅Fischer、Dubail、Selvan、Vaucher、Platz、Hof、Kroll、Meier、Torres、Keppner、Wyrsch、Goetz、Shah和Ufert,in 25 IEEE PVSC,Washington D.C.,1996,p.1053)。
在已经沉积顶部基本电池4之后,沉积中间层5,其建立对于底部基本电池6的生长适合的形态。
中间层5由选自下述的材料的层构成:氧化锌、掺杂的氧化硅、掺杂的多孔氧化硅、氧化锡、氧化铟、掺杂的碳化硅、掺杂的非晶硅、掺杂的微晶硅及其组合。优选地,使用掺杂的氧化硅,掺杂的氧化硅的折射率小于硅的折射率,并且为1.3至2.5。
优选地,中间层5具有10nm至500nm的厚度,更优选地50nm至150nm。
根据本发明的变体,如上面定义的中间层5的底部面11的表面形态可以通过它的制作工艺的完全本性获得。为此,在沉积中间层5的步骤期间,使用用于沉积中间层5的单个步骤工艺,该单个步骤工艺使得可以获得对应于底部面11的所要求的表面形态的平面化表面。该工艺使用选自下述的技术之一:溅射(查阅J.Thornton,Vac.Sci.Technol.A,Volume 4,Issue 6,pp.3059-3065,1986)、浸渍涂布、旋涂、或具有在层的沉积和蚀刻之间生成强烈竞争的沉积参数的等离子体增强化学蒸汽沉积(查阅Dalakos、Plawsky和Persans,MRS Symp.Proc.Vol.762,2003 and G.Cicala,G.Bruno,P.Capezzuto,Pure & Appl.Chem.,Vol.68,No.5,pp.1143-1149,1996)。这样的单个步骤工艺的优点在于如此获得的中间层具有这样的底部面,该底部面自然具有本发明所要求的形态。在本发明中,不要求Ry的修改,但是仅仅要求如上定义的基本表面的角形态。
根据本发明的变体,如上面定义的中间层5的底部面11的表面形态可以通过在已经沉积所述中间层5之后执行额外步骤来获得,该额外步骤为使中间层5的所述底部面11的表面平坦,以便获得底部面11的所要求的表面形态。沉积中间层5的步骤可以使用传统的沉积工艺,诸如蒸镀、溅射、浸渍涂布和化学蒸汽沉积。优选地,使用PECVD(等离子体增强化学蒸汽沉积)。额外的表面平坦步骤使用选自下述的技术之一:化学机械抛光(查阅J.Benedict等人,Proc.Mat.Res.Soc.Symp.254,1992)、化学蚀刻(例如对于ZnO中间层使用HCL或HNO3或者对于硅基中间层使用HF)、等离子体处理(查阅WO 2007/113037)和喷砂,各工艺是本领域技术人员已知的。
根据本发明的“非微晶叠层”电池具有中间层,该中间层具有这样的面,该面具有的表面形态使得可以最优地调和由单个电池的每个所要求的形态,并且从而使得可以获得更高性能的器件。
本发明基于包括两个基本电池的器件。当然,根据本发明的器件可以包括超过两个基本电池,它们中的至少两个电池由根据本发明的中间层分开。
以下示例说明本发明,然而没有限制它的范围。
示例:
比较具有p-i-n/p-i-n配置的“非微晶叠层”类型的两种串联电池:
-有标准中间层(示例1);以及
-有根据本发明的中间层(示例2)。
电池的其它元件是相同的。
基本电池由非晶硅制成的顶部电池4和微晶硅制成的底部电池6构成(查阅Fischer、Dubail、Selvan、Vaucher、Platz、Hof、Kroll、Meier、Torres、Keppner、Wyrsch、Goetz、Shah和Ufert,in 25 IEEE PVSC,Washington D.C.,1996,p.1053)。
使用的基底2是玻璃(Schott AF 45),并且通过第一导电ZnO层3(前接触部)给出包括高度倾斜的基本表面的纹理,该第一导电ZnO层3通过LPCVD(低压化学蒸汽沉积)沉积(查阅Fay、Steinhauser、Oliveira、Vallat-Sauvain和Ballif,“Opto-electronic properties of rough LP-CVD ZnO:B for use as TCO in thin-film silicon solar cells“,Thin Solid Films,515(24),p.8558-8561,2007)
顶部电池4具有300nm的厚度,并且底部电池6具有3000nm的厚度。
第二导电ZnO层7(背接触部)通过LPCVD(低压化学蒸汽沉积)沉积,在该第二导电ZnO层7上应用用作背反射体的白色电介质(查阅Meier、Kroll、Spitznagel、Benagli、Roschek、Pfanner、Ellert、Androutsopoulos、Huegli、Buechel、Buechel、Nagel、Feitknecht和Bucher,《Progress in up-scaling of thin film silicon solar cells by large-area PECVD KAI systems》,Proc.of the 31th IEEE Photovoltaic Specialist Conference,Lake Buena Vista,FL,USA,pp.1464-1467,2005年1月)。
标准型中间层由通过PECVD沉积的厚度为150nm的SiOx层构成(查阅Buehlmann、Bailat、Domine、Billet、Meillaud、Feltrin和Ballif,APL 91,143505,2007)。
具有根据本发明的形态的中间层由通过PECVD沉积的厚度为150nm的SiOx层和底部面11构成,该底部面11在沉积之后经历化学机械抛光操作以便使它的表面平坦。使用织物(商品号40500232,DENKA D.200,来自Struers的Nap 5x类型的织物)和基于硅胶颗粒(商品号40700001,OPSIF,来自Struers的OP-S 5lt悬浮液)的磨料执行这一化学机械抛光(CMP)操作。该工艺使得可以获得具有适于底部电池的生长的底部面的表面形态的中间层。
通过AFM测量的层之间的界面的表面还可以用象峰到谷粗糙度(Ry=Rmax)的标准技术表征。本发明示例2中界面的顶部面10的表面粗糙度Ry是1000nm,并且本发明示例2中界面的底部面11的表面粗糙度Ry是670nm,670nm大于从US 2002/0011263已知的劣化电池的电学特性的150nm的值。本发明示例2中底部面11的表面粗糙度Ry低于顶部面10的表面粗糙度Ry,与US 6,825,408的教导相反。
使用上述方法测量根据本发明的中间层的顶部面和底部面的表面形态。获得图3所示的所讨论的中间层的两个面的角分布的积分。在该图中,在x轴上绘制角度。在y轴上绘制具有等于或小于给定角度的倾斜度的基本表面的比例。曲线C对应于中间层的底部面,并且曲线D对应于顶部面。对于每个表面,定义角度α90,该角度α90指示基本表面的90%具有等于或小于该角度的倾斜度。在本示例中,α90底部等于39°并且α90顶部等于46°,即α90底部小于α90顶部7°。
通过比较的方式,标准中间层的顶部面和底部面具有相同的α90,以此方式,差(α90顶部-α90底部)是0°。
从用AM1.5G太阳光谱照明下的特性电流-电压(I-V)曲线提取开路电压(VOC)和占空因子(FF)。通过在从350到1100nm的光谱上积分将外部量子效率(EQE)乘以由AM1.5G定义的太阳光谱的入射光子流的积,从EQE的测量计算短路电流密度(JSC)。通过将VOC、FF和JSC相乘计算转换效率(η)。
在以下表格中指示获得的结果:
一个方面,结果示出根据本发明的“非微晶叠层”电池是有功能的。另一方面,使用具有根据本发明的表面形态的中间层获得的好处在于增加占空因子(FF),同时保持光学特性(JSC),这通过转换效率η从11.2%到12.1%的增加(即8%提高)表明。
Claims (13)
1.一种多结光电器件(1),包括其上沉积第一导电层(3)的基底(2)、其上沉积第二导电层(7)的p-i-n或p-n配置的至少两个基本光电器件(4,6)、以及在两个相邻基本光电器件(4,6)之间提供的至少一个中间层(5),其特征在于,所述中间层(5)具有在进光侧的顶部面(10)和在另一侧的底部面(11),所述顶部面(10)和底部面(11)分别具有包括倾斜的基本表面的表面形态,使得α90底部小于α90顶部至少3°,优选地6°,更优选地10°,并且甚至更优选地15°;其中α90顶部是这样的角度:所述中间层(5)的顶部面(10)的基本表面的90%具有等于或小于该角度的倾斜度,并且α90底部是这样的角度:所述中间层(5)的底部面(11)的基本表面的90%具有等于或小于该角度的倾斜度。
2.根据权利要求1所述的器件,其特征在于,α90顶部包括在20°和80°之间,并且优选地在40°和80°。
3.根据权利要求1或2所述的器件,其特征在于,α90底部包括在0°和40°之间,并且优选地在5°和40°。
4.根据前述权利要求的任一所述的器件,其特征在于,位于相对于所述中间层(5)朝向所述基底(2)一侧的基本光电器件(4)基于非晶硅,并且其特征在于,另一基本光电器件(6)基于微晶硅。
5.根据前述权利要求的任一所述的器件,其特征在于,所述中间层(5)具有10nm至500nm的厚度,优选地50nm至150nm。
6.根据前述权利要求的任一所述的器件,其特征在于,所述中间层(5)由选自下述的材料的层构成:氧化锌、掺杂的氧化硅、掺杂的多孔氧化硅、氧化锡、氧化铟、掺杂的碳化硅、掺杂的非晶硅、掺杂的微晶硅及其组合。
7.根据前述权利要求的任一所述的器件,其特征在于,使用用于沉积所述中间层的单个步骤工艺获得中间层(5)的底部面(11)的表面形态,所述单个步骤工艺使得可以在它的沉积期间获得对应于所述底部面
(11)的所要求的表面形态的平面化表面。
8.根据权利要求1到6的任一所述的器件,其特征在于,通过在已经沉积所述中间层(5)之后执行所述底部面(11)的表面的平坦,以便获得所述底部面(11)的所要求的表面形态,从而获得所述中间层(5)的底部面(11)的表面形态。
9.一种用于生产多结光电器件(1)的方法,所述多结光电器件(1)包括其上沉积第一导电层(3)的基底(2)、其上沉积第二导电层(7)的p-i-n或p-n配置的至少两个基本光电器件(4,6),其特征在于,所述方法包括在所述基本光电器件(4)的至少一个上沉积中间层(5)的步骤,所述中间层(5)具有在进光侧的顶部面(10)和在另一侧的底部面(11),所述顶部面(10)和底部面(11)分别具有包括倾斜的基本表面的表面形态,使得α90底部小于α90顶部至少3°,优选地6°,更优选地10°,并且甚至更优选地15°;其中α90顶部是这样的角度:所述中间层(5)的顶部面(10)的基本表面的90%具有等于或小于该角度的倾斜度,并且α90 底部是这样的角度:所述中间层(5)的底部面(11)的基本表面的90%具有等于或小于该角度的倾斜度。
10.根据权利要求9所述的方法,其特征在于,所述中间层(5)由选自下述的材料的层构成:氧化锌、掺杂的氧化硅、掺杂的多孔氧化硅、氧化锡、氧化铟、掺杂的碳化硅、掺杂的非晶硅、掺杂的微晶硅及其组合。
11.根据权利要求9和10的任一所述的方法,其特征在于,在所述沉积中间层(5)的步骤期间,使用单个步骤沉积工艺,所述单个步骤沉积工艺使得可以在所述中间层的沉积期间获得对应于所述底部面(11)的所要求的表面形态的平面化表面。
12.根据权利要求9和10的任一所述的方法,其特征在于,所述方法包括在沉积中间层(5)的步骤之后的额外步骤,所述额外步骤为使所述中间层(5)的底部面(11)的表面平坦,以便获得所述底部面(11)的所要求的表面形态。
13.根据权利要求12所述的方法,其特征在于,使中间层(5)的底部面(11)的表面平坦的所述额外步骤使用选自下述的技术之一:化学-机械抛光、化学蚀刻、等离子体处理和喷砂。
