技术领域
本发明涉及荧光材料、其制造方法及发光装置。
背景技术
发光二极管(LED)由作为激发光源的LED芯片和荧光材料组合起来组成,通过这个组合可以发出各种颜色的光。在发白光的白色LED中,使用了发射光波长在360-500nm范围内的LED芯片和荧光材料的组合。举例可以提到发射光主要在蓝色区的LED芯片和发射黄色荧光的黄色荧光材料的组合。另外还可以提到,发射光为紫外线或近紫外线区的LED芯片和荧光材料混合物的组合。在荧光材料的混合物中,包含发射蓝色荧光的蓝色荧光材料、发射绿-黄荧光的绿-黄荧光材料和发射红色荧光的红色荧光材料。对于用于白色LED的荧光材料,要求荧光材料能够很好地吸收发光波长为360-500nm的近紫外区到蓝色区的光,并且有效地发射可见光。
有人提出使用二价铕来激发碱土原硅酸盐荧光材料。这种荧光材料具有(Sr,Ba,Ca)2SiO4:Eu的组成,并且通过改变碱土金属元素的配比能够发出任意峰值波长的光。但是,这些白色LED需要与宽带发光光谱半宽为80nm或以上的荧光材料结合使用。因此,在显色性方面是有极限的。
另外,有人提出使用铽和发光元件来激发荧光材料。这里所用的发光元件的发光峰在365nm处。对于照明使用来说,365nm紫外LED的短波太多,而且涂覆荧光材料的树脂的劣化严重。另外,365nm紫外LED的制造成本高于在370-460nm区域发光的LED芯片,而且从电到光的转化效率低。
发明概述
根据本发明的一个方面的荧光材料由包含主晶相和引起光发射的激活剂的单一组成形成的材料,这种材料在受到主发光峰值波长位于370-460nm范围内的光的激发时,表现出540-550nm波长范围的窄带发光光谱和500-600nm波长范围的宽带发光光谱。
根据本发明的另一个方面的荧光材料包括包含碱土原硅酸盐的化合物和引起光发射的激活剂,这种材料在受到主发光峰值波长位于370-460nm范围的光的激发时,表现出540-550nm波长范围的窄带发光光谱和500-600nm波长范围的宽带发光光谱。
根据本发明的另一个方面的荧光材料包括一种由如下通式(A)表示的化合物。

根据本发明的另一个方面的荧光材料的制造方法包括在由N2/H2或Ar/H2组成的还原性气氛中加热原材料得到初次烧结产物;将初次烧结产物粉碎得到粉碎的初次烧结产物;将所述粉碎的初次烧结产物装入容器内;将装有粉碎的初次烧结产物的容器置于炉内;用惰性气体置换炉内气氛;并且在氢气浓度为5%或更高但小于100%的由N2/H2或Ar/H2组成的还原性气氛中,加热所述粉碎的初次烧结产物,得到二次烧结产物。
根据本发明的另一个方面的发光装置,其包括发光的发光元件,其所发出的光的主发光峰值波长位于370-460nm范围内;和包含荧光材料的荧光层,其中荧光材料经布置能够受到所述光的照射,至少部分所述荧光材料是上文所述的荧光材料。

发明详述
下面介绍本发明的实施例。下面的实施例举例说明了所述荧光材料和发光装置,以具体说明本发明的技术思想,但本发明决不局限于下面的实施例。
另外,本申请说明书并非将权利要求范围内显示的构件具体限定为以实施方式形式列出的构件。特别的,除非特别指定构件、它们的排列等的大小、材料质量和形状,实施例中所述只是解释性示例,而没有限制发明范围的效果。另外,在实施例中为了解释清楚,以数字形式给出的各构件(member)的尺寸和位置关系可能被夸大。顺便提及,在下面的解释中,相同的名字和标志表示相同构件或者具有相同质量的构件,这样就可以简化详细的说明。另外,构成本发明的各要素,一方面可以是通过由同一构件构成多个要素而由一个构件涵盖多个要素,或相反地,也可以通过与多个构件共享一个构件的功能来实现。
仔细考虑和研究以后,本发明人找到了一种荧光材料,其在受到主发光峰值波长位于370-460nm的范围内的光的激发时,分别在不同的波长区内表现出窄带发光光谱和宽带发光光谱。另外,由于365nm紫外发光LED的制造成本比在370-460nm的范围内发光的LED芯片高,并且从电到光的转化效率低,在实践中激发波长的下限被控制为370nm。另外,当激发波长超过460nm时,只能显示宽带发光光谱,而不能得到本发明的实施例的特征性窄带发光光谱,因此激发波长的上限被控制为460nm。
窄带发光光谱出现在540-550nm的波长范围内,而宽带发光光谱出现在500-600nm的波长范围内。发光光谱的波长范围的上限和下限由以下原因决定。窄带发光光谱是由铽5D4→7F5跃迁形成的,发光带是由屏蔽了外界的4f-4f跃迁形成的,因为它受到***环境比如组成元素和晶体结构的影响不大,并取离子固有值(ion-specific values),在540-550nm的波长范围内出现窄带发光光谱峰。另外,由于宽带发光光谱是由铕的f-d跃迁形成的光发射,铕激发的碱土原硅酸盐化合物(其中铕含量为0<w1≤0.1时铽不被激发)的发光光谱的波长在500-600nm的范围内,发光光谱的波长区就确定了。由于受到峰值波长在近紫外区到蓝色区的光激发,实施方案中的荧光材料可以显示特定波长区的窄带发光光谱和宽带发光光谱。另外,荧光材料具有包含主晶相和激活剂的单一组成。所述主晶相是指所有识别的晶相中衍射峰的强度最大的那一个。
窄带发光光谱的特征是光谱的发光带的测定半峰宽为50nm或更小,宽带发光光谱的特征是光谱的发光带的测定半峰宽为80nm或更大。发光光谱可以用蓝色LED到近紫外LED等激发荧光材料获得,并且例如,用Otsuka Electronics有限公司等生产的IMUC-7000G分光光度计测定。
实施方案中的荧光材料具体地是包含主晶相和以铽和铕作为激活剂的荧光材料,并且在540-550nm的波长范围内的发光区的窄带发光光谱是由铽引起的。在窄带发光光谱和宽带发光光谱重叠的情况下,可以以下面的方式得到半带宽。首先,制备由铕和铽激发的荧光材料的发光光谱(共激发光谱)和仅由相同组成、相同浓度的铕激发的荧光材料的发光光谱(单一激发光谱)。通过去除共激发光谱中的单一激发光谱,可以从剩余的发光光谱的形状得到半带宽。
实施方案中的荧光材料可以包含碱土原硅酸盐化合物作为主晶相。作为包含碱土原硅酸盐荧光材料作为主晶相的荧光材料,已知由铕激发的(Sr,Ba,Ca)2SiO4:Eu。通过将本发明实施方案的荧光材料与发光元件结合起来发出发光峰值波长在370-460nm的范围内的光,就可以得到实施方案的LED发光装置。本发明人发现根据本发明的LED发光装置的功效和显色性比那些使用传统荧光材料的LED发光装置改善很多。
具有上述光谱性质的实施方案的荧光材料具有例如由下面通式(A)表示的组成。也就是说,这是由铽和铕激发的碱土原硅酸盐荧光材料。

在上述通式(A)中,a1、b1、c1、v1和w1是满足下面数学式所代表的关系的值:

在碱土原硅酸盐化合物中,Sr、Ca和Ba以完全固溶体(complete solid solution)的状态存在。借助这种条件和数学式(1)、(5)和(6),就确定了与碱土金属含量相关的a1、b1、c1的值的范围。也就是说,数学式(2)、(3)和(4)是由这些条件指导的。
另外,a1/(1-v1-w1)、b1/(1-v1-w1)和c1/(1-v1-w1)中任一的值大于1,(Sra1,Bab1,Cac1,Tbv1,Euw1)2SiO4荧光材料的构成比偏离化学计量的构成比。由此,发光效率受到损失。
钡化合物是有毒材料,是有毒有害材料控制规定管制的材料,具有有害作用,因此尽可能地降低钡含量是理想的。
另外,当钡含量的b1和Ca含量的c1分别满足b1/(1-v1-w1)是0.2或更小,c1/(1-v1-w1)是0.9或更小时,重复试验和进行试样评价,发现窄带光谱部分非常大。根据如上所述,在以通式(A)表示的碱土原硅酸盐化合物中,优选地b1/(1-v1-w1)0.2或更小,c1/(1-v1-w1)0.9或更小。
实施方案中荧光材料包含Tb和Eu。因此,上述通式(A)中的v1和w1都大于零。在v1=0,不包含Tb的情况下,用主发光峰位于370-460nm的光激发,只能得到Eu2+的宽带发光光谱。不能得到由Tb3+引起的540-550nm的发光光谱。在w1=0,不包含Eu的情况下,用主发光峰位于370-460nm的光激发,由Tb3+引起的540-550nm的波长范围的发光光谱变得异常地小。为了得到540-550nm范围的发光光谱,Tb和Eu都是实施例荧光材料中不可缺少的激活剂。另外,由于下面的原因,此激活剂的含量具有上限值。
在Tb的含量过高时,发生浓度猝灭现象(concentrationquenching phenomenon),并且(Sra1,Bab1,Cac1,Tbv1,Euw1)2SiO4荧光材料中Eu的光强度变弱。也就是说,Tb3+在540-550nm波长区的光发射被挡在Eu2+宽带发光光谱后面而不能得到。为了避免这种不便,Tb的含量(v1)的上限被设置为0.15。更加优选地,v1在0<v1≤0.1的范围内。
另外,在Eu的含量过高时,Eu2+的光发射带变得过大,并且(Sra1,Bab1,Cac1,Tbv1,Euw1)2SiO4荧光材料中Tb的光强度变弱。也就是说,Tb3+在540-550nm波长区的光发射被挡在Eu2+宽带发光光谱后面而不能得到。为了避免这种不便,Eu的含量(w1)的上限被设置为0.05。更加优选地,w1在0<w1≤0.01的范围内。
另外,为了不使本发明实施方案的特征即由铽引发的窄带发光光谱不致受到铕宽带发光光谱的遮断,并有效得到铽的窄带发光光谱,优选地Tb含量高于Eu含量。例如,如果v1/w1的值在大约1-25的范围内,其效果被进一步加强。更优选地,v1/w1的值在大约2-20的范围内。
在由通式(A)表示组成的荧光材料中,Tb通过取代由二价正离子比如Ca、Sr和Ba构成的一个位而存在。Tb在发出540-550nm典型绿色光时变成三价Tb3+。因此,为了在加入Tb时用三价位容易地取代二价位,有时同时加入单价正离子作为电荷补偿。作为电荷补偿离子元素,可以举例如Li、Na、K、Rb、Cs、Cu、Ag和Au等。电荷补偿后的荧光材料可以用如下通式(B)表示

其中M是选自Li、Na、K、Rb和Cs中的至少一种。另外a2、b2、c2、v2和w2的值满足下面数学公式表示的关系:

分析各种元素的含量时,合成的荧光材料首先是用碱熔融(alkaline fused)。根据内部标准用例如SII anotechnology Inc.SPS1200AR等的感应耦合等离子体(ICP)光发射谱对此进行分析。因此,可以得到由化学式(B)表示的荧光材料的组成。
如上所述,在碱土原硅酸盐化合物中,Sr、Ca和Ba以完全固溶体的形式存在。在这种条件下,并且作为催化剂的铽和元素M的含量v2,铕的含量w2,与碱土金属含量相关的a2、b2、c2的值的范围就确定了。也就是说,数学公式(8)、(9)、(10)是由此条件推出的。
当a2/(1-2v2-w2)大于1,与(Sra2,Bab2,Cac2,Tbv2,Euw2,Mv2)2SiO4荧光材料的化学计量组成相偏离。由此,发光材料的效率受到损失。
上述公式(B)中w2对应于公式(A)中w1。与w1的原因相似,w2的值也被指定为0<w2≤0.05。用于电荷补偿的元素M的含量与Tb的含量相同。因此,与v1的情况相似,v2的值控制在一个使Tb浓度猝灭不致发生的范围内,Tb和M的含量(v2)的上限被控制在0.15。
由上述通式(A)表示组成的荧光材料可以通过改变碱土元素的种类和配比在500-600nm的峰值波长范围内改变第二光发射峰。因此,这种荧光材料具有极高的实用性。同时,第一发光峰的波长区在540-550nm波长范围内,并且它几乎不发生变化,光谱很容易设计。另外,实施方案中的荧光材料可以用同样的方法用普通氧化物荧光材料来制备,生产成本可能较低。
具体地,实施方案中的荧光材料可以用如下方法制备。原材料可以是组成元素的氧化物粉末。所述组成元素的氧化物粉末按规定量称量,加入适量的氯化铵作为晶体生长剂,并在球磨机等中混合。通过热分解可以变为氧化物的各种化合物都可以用来替代所述氧化物粉末。例如,Tb4O7等可以作为Tb原材料,Eu2O3等可以作为Eu原材料,SrCO3等可以作为Sr原材料,BaCO3等可以作为Ba原材料,CaCO3等可以作为Ca原材料,SiO2等可以作为Si原材料。
作为晶体生长剂,可以提到除了氯化铵的铵的氯化物、氟化物、溴化物或碘化物等,碱金属的氯化物、氟化物、溴化物或碘化物等。另外,可以使用碱土金属的氯化物、氟化物、溴化物或碘化物等。为了防止吸湿性的增加,优选地晶体生长剂的加入量占总原料粉末大约在0.01重量%-0.3重量%的范围。
把通过混合这些原材料粉末得到的混合原材料置于容器中,比如坩埚等,并通过热处理得到初次烧结产物。热处理是在由N2/H2或Ar/H2组成的还原性气氛下进行的。这是为了合成荧光材料的基质材料,并促进作为原材料的氧化物中铽和铕的还原。热处理的温度和时间可以设为1100-1500℃,3-7小时。粉碎得到的初次烧结产物,并再次置于容器中。粉碎程度没有特别指定,只要使用研钵等粉碎初次烧结产物块能使表面积增大,粉碎就是充分的。
粉碎后的初次烧结产物再次置于炉内,用惰性气体如氮气、氩气真空取代炉内气体。为了充分去除粘附在材料上的水和氧气等,理想地在这种情况下真空度为1000Pa或更低。
随后,通过在由N2/H2或Ar/H2组成的还原性气氛下对粉碎后的初次烧结产物进行热处理得到二次烧结产物。热处理的温度和时间可以设为1100-1500℃或更低,2-6小时。此烧结中,气氛中氢气的浓度定为5%或更高并且小于100%。在氢气浓度小于5%的情况下,把铽从Tb4+完全还原为Tb3+变得困难。另外,Eu3+还原为Eu2+不完全,并且发光强度减弱。通过两次这样的热处理,荧光材料中Tb4+和Eu3+大致全部被还原,实质上仅得到Tb3+和Eu2+。
通过上述方法,合成了Tb浓度v1=0.05,Eu浓度w1=0的(Sr0.89,Ba0.06,Tb0.05)2SiO4荧光材料和Tb浓度v1=0,Eu浓度w1=0.05的(Sr0.89,Ba0.06,Eu0.05)2SiO4荧光材料。因为其中不含Tb或Eu,因此这些是传统的荧光材料。
得到的荧光材料用峰值波长为392nm的近紫外LED激发,并测定了发光光谱,结果显示于图1。如图所示,从(Sr0.89,Ba0.06,Eu0.05)2SiO4荧光材料由峰值波长为573nm的Eu2+激发得到宽带发光光谱。另外,(Sr0.89,Ba0.06,Tb0.05)2SiO4荧光材料由峰值波长为545nm的Tb3+激发得到窄带发光光谱。然而,峰强度大约仅为在(Sr0.89,Ba0.06,Eu0.05)2SiO4荧光材料的情况下的3%。发现(Sr0.89,Ba0.06,Tb0.05)2SiO4荧光材料由Tb3+激发得到的光发射强度完全不能满足实际应用。
一般地,在由铽激发的荧光材料中激发光被Tb3+的5d-4f跃迁吸收,并且光发射由4f-4f跃迁引起。在峰强度在254nm或更大的长波激发光中,因为它在Tb3+没有吸收带,激发光很难被吸收并且发光。例如,在用于三窄带发光带型(三带)荧光灯的LaPO4:Ce,Tb绿荧光材料中,由于Tb3+在254nm的吸收小,其共激活Ce3+。
在由Tb和Ce激发的荧光材料中,当受到峰强度在254nm或更大的激发光照射时,Ce3+吸收激发光,并且吸收的能量转化为Tb3+。也就是说,Ce3+起到双重激发荧光材料的敏化剂的作用,并且光发射强度显著增加。Ce3+→Tb3+这一能量转换是通过共振转移过程(resonant transfer process)进行的。
通过上述制备方法,合成了(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料和(Sr0.756,Ca0.189,Tb0.05,Eu0.005)2SiO4荧光材料。所得的荧光材料是由峰值波长为393nm的近紫外LED激发的,并测定了发光光谱。结果分别显示在图2和图3。
如图2所示,由峰值波长为545nm的Tb3+引起的光发射和由峰值波长为566nm的Eu2+引起的光发射是从(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料得到的。另外,如图3所示,由峰值波长为545nm的Tb3+引起的光发射和由峰值波长为590nm的Eu2+引起的光发射是从(Sr0.756,Ca0.189,Tb0.05,Eu0.005)2SiO4荧光材料得到的。在(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料和(Sr0.756,Ca0.189,Tb0.05,Eu0.005)2SiO4荧光材料中,由于由Tb3+引起的光发射和由Eu2+引起的光发射难以分离,不共激发Tb和Eu,就合成了单由Eu激发的相同组成的荧光材料,并且得到了Eu2+引起的光发射的峰值波长。
另外,用上述方法合成了(Sr0.623,Ca0.267,Tb0.1,Eu0.01)2SiO4荧光材料和(Sr0.681,Ca0.292,Tb0.025,Eu0.0025)2SiO4荧光材料。通过用峰值波长为391nm的近紫外LED激发所得到的荧光材料,并测定了发光光谱。结果分别显示在图4和图5中。
如图4所示,由峰值波长545nm的Tb3+引起的光发射和由峰值波长590nm的Eu2+引起的光发射是从(Sr0.623,Ca0.267,Tb0.1,Eu0.01)2SiO4荧光材料得到的。另外,如图5所示,由峰值波长545nm的Tb3+引起的光发射,由峰值波长585nm的Eu2+引起的光发射是从(Sr0.681,Ca0.292,Tb0.025,Eu0.0025)2SiO4荧光材料得到的。与图2和图3的情况相似,合成了单由Eu激发的相同组成的荧光材料,得到了由Eu2+引起的光发射的峰值波长。
另外,用上述方法合成了(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料和(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Li0.05)2SiO4荧光材料。用峰值波长为393nm的近紫外LED激发所得到的荧光材料,并测定了发光光谱,结果分别显示在图6和图7中。
如图6所示,由峰值波长545nm的Tb3+引起的光发射和由峰值波长570nm的Eu2+引起的光发射是从(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料得到的。另外,如图7所示,由峰值波长545nm的Tb3+引起的光发射,由峰值波长570nm的Eu2+引起的光发射是从(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Li0.05)2SiO4荧光材料得到的。与图2和图5的情况,图6和图7的情况相似,合成了单由Eu激发的相同组成的荧光材料,得到了由Eu2+引起的光发射的峰值波长。
随后,通过改变激发光的波长,激发(Sr0.756,Ca0.189,Tb0.05,Eu0.005)2SiO4荧光材料并测定发光光谱。激发光的波长分为370nm、400nm、440nm三种。由所述激发光分别得到的发光光谱显示于图8、图9、图10中。在这些光谱中,随着激发光的波长变长,由峰值波长545nm的Tb3+引起的光发射峰减小。然而,与图1的发光光谱比较,发现由Tb3+引起的光发射峰也存在于440nm的激发光中。
另外,用峰值波长460nm的蓝色LED激发(Sr0.189,Ca0.756,Tb0.05,Eu0.005)2SiO4荧光材料,测定了发光光谱。结果显示于图11中。在蓝色LED中,由波长545nm的Tb3+引起的光发射峰也得到证实。
如上所述,实施方案中的荧光材料通过用峰值波长在370-460nm的光激发具有在指定的两个波长区的光发射峰。具体地,第一光发射峰显示于540-550nm的波长范围内,并且第二光发射峰显示于500-600nm的波长范围内。其原因考虑如下。也就是说,在实施方案的荧光材料中,在被Tb3+的5d-4f跃迁吸收后,由Tb3+激发的荧光材料通过4f-4f跃迁发光。激发光的峰强度在254nm或更大的较长波长情况下,由于Tb3+没有吸收带,激发光很难吸收,不能发射光。
如前面的解释,在荧光材料中加入共激活剂Ce如LaPO4:Ce,Tb绿荧光材料的情况下,用峰值在200-320nm范围内的光激发,该激发光被吸收,并得到Tb3+的光发射。这是借助于Ce作为敏化剂引起的,在由铽和铕激活的具有通式(A)的组成的荧光材料中,Eu2+像Ce在LaPO4:Ce,Tb绿荧光材料中一样作为敏化剂。另外,如果(Sr,Ba,Ca,Eu)2SiO4荧光材料由Tb激发,预计Tb3+的f-d能级比正常能级进一步减弱,并且近紫外区的光变的可吸收。
也就是说,由于激发光是被Eu2+吸收的,吸收能量转移到Tb3+,得到Tb3+的光发射。另外,如果(Sr,Ba,Ca,Eu)2SiO4荧光材料由Tb激发,预计Tb直接吸收激发光,并得到Tb3+的光发射。当测量由上述通式(A)表示组成的荧光材料的激发光谱时,证实一直到500nm附近都存在吸收。可以用扩散弥散法(拡散散乱法),比如用Hitachi Ltd生产的F-3000荧光分光度计来测量荧光材料粉末得到激发光谱。
在图12中显示了具有545nm光发射的(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料的激发光谱。根据图12,发现在(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料中,在300-520nm的波长范围内有可能激发。然而,如果实际中激发波长大于460nm,就只能得到由Eu2+引起的宽带光发射,不能得到属于本发明实施方案所特有的由Tb3+引起的窄带光发射。从这个结果发现,激发波长大于460nm时,实施方案的荧光材料的可以发生激发。
另外,为了识别(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料和(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料的的晶相,用粉末X射线衍射分析方法(X射线衍射学:XRD)测量其衍射图谱,并与粉末衍射标准联合委员会(JCPDS)卡片比较而确定。
XRD测量使得能够测量荧光材料样品的衍射图谱,可以使用例如MAC/Science Company Co.Ltd(Bruker AXS K.K.)的M18XHF22-SBA等,并与JCPDS卡片比较。
对(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料和(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料做XRD测量。得到的X射线衍射图谱显示于图13和图14。得到的衍射图谱几乎完全符合JCPDS卡片#39-1256正交晶系Sr2SiO4相。由此结果,由铽和铕激发的(Sra1,Bab1,Cac1,Tbv2,Euw1)2SiO4荧光材料中,发现Sr、Ba、Tb和Eu是固溶的(solid-solved)。另外,在由铽、铕和铯激发的(Sra2,Bab2,Cac2,Tbv2,Euw2,Mv2)2SiO4荧光材料中,发现Sr、Ba、Tb、Eu和Ce是固溶的。
在未加入电荷补偿剂的(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料中,还证实有少量的Tb2O3相。这是从图13中29°和33°附近的衍射峰发现的。
加入Cs作为电荷补偿剂的(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料变得几乎只含有Sr2SiO4单一相。图14的衍射图谱中不能证实有除了Si2SiO4之外的相可以说明这一点。由此结果,预计加入电荷补偿剂抑制了杂相的形成。
在(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料和(Sr0.832,Ba0.056,Tb0.05,Eu0.012,Cs0.05)2SiO4荧光材料任一中,当受到光发射峰在393nm的光的激发时,证实了由Tb引起的光发射的窄带光谱。实施例中荧光材料的Tb光发射被认为是来自主相Sr2SiO4,而不是Tb2O3相的光发射。由此结果,预计通过激发(Sra2,Bab2,Cac2,Tbv2,Euw2,Mv2)2SiO4荧光材料得到的光发射是单由(Sra2,Bab2,Cac2,Tbv2,Euw2,Mv2)2SiO4荧光材料得到的。
这里的主(晶)相是指XRD测量得到的衍射图谱上包括可识别的所有晶相中衍射峰最符合JCPDS标准卡片并且峰强度最大的晶相。
另外,对(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料做荧光显微分析。显微分析是通过使用例如Nikon公司ECLIPSE80i等在合成的荧光材料样品上,使用365nm的激发光,观测荧光材料的光发射来进行。从荧光显微分析的结果证实合成的(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料由直径约10-30μm的颗粒组成,并且在365-435nm的激发光的照射下均匀地发光。
在图15中显示了(Sr0.885,Ba0.06,Tb0.05,Eu0.005)2SiO4荧光材料受到365nm的光激发的显微分析结果。
另外,在实施方案中制备的荧光材料颗粒表面,为了防止湿气等,有时在上面覆盖一层由至少一种选自硅氧烷树脂、环氧树脂、氟树脂、四乙氧基硅烷(TEOS)、二氧化硅、硅酸锌、硅酸铝、磷酸钙、多磷酸钙、硅酮油和硅滑脂(silicone grease)的材料组成的表面层材料。硅酸锌和硅酸铝分别由例如ZnO·cSiO2(1≤c≤4)和Al2O3·dSiO2(1≤d≤10)表示。荧光材料颗粒的表面不需要完全用表面层材料覆盖,其一部分可以暴露在外。如果由上述材料组成的表面层材料存在于荧光材料颗粒的表面,就可以得到这种效果。表面层材料可以用分散液或溶液施于荧光材料颗粒表面。通过将颗粒浸入分散液或溶液中指定时间然后加热干燥来分布表面层材料。为了得到表面层材料的效果而不破坏其作为荧光材料的初始功能,优选地表面层材料以大约荧光材料颗粒的0.1-5体积%的比例存在。
如上所述,如果由铽和铕激发的荧光材料,尤其是由铽和铕激发的碱土原硅酸盐荧光材料是由峰值波长在370-460nm范围内的激发光激发时,发光峰显示在两个确定的波长区内。第一发光峰出现在540-550nm的波长范围内,第二发光峰出现在500-600nm的波长范围内。另外,把实施例中的荧光材料与发光峰在370-460nm波长范围内的发光元件结合起来,就得到了具有高功效和高显色性的发光装置。作为发光元件,LED芯片和激光二极管都可以使用。在根据实施方案的发光装置中,得到的平均显色性评价指数Ra为60或更大。这主要是由铽和铕作为激活剂在490nm附近的窄带发光光谱引起的。490nm附近的光发射具有填充蓝色区和绿色区或黄色区光发射之间空隙的作用,因此用来生成白光以增强Ra的值。
根据实施方案的荧光材料是发射绿-黄荧光的绿色系到黄色系荧光材料。因此,将它与发蓝色光的蓝色系荧光材料和发红色光的红色系荧光材料结合,就可以得到白光发光装置。例如,在使用蓝色区的光源的情况下,将实施方案的荧光材料与红色系荧光材料结合,可以提供白光发光装置。另外,在使用近紫外区的光源的情况下,除了实施方案的荧光材料之外,将其与蓝色系荧光材料和红色系荧光材料结合,可以得到白光发光装置。
蓝色系荧光材料可以说成是主发光峰位于从430-510nm波长范围的蓝紫色到蓝色区的荧光材料。作为蓝色系荧光材料,可以举例如,卤磷酸盐荧光材料比如(Sr,Ca,Ba,Mg)5(PO4)3(Cl,Br):Eu、(Sr,Ca,Ba,Mg)5(PO4)3Cl:Eu,磷酸盐荧光材料比如2SrO·0.84P2O5·0.16B2O3:Eu,和碱土金属铝酸盐荧光材料比如BaMgAl10O17:Eu、BaMg2Al16O27:Eu、BaMgAl10O17:Eu,Mn。另外,关于荧光材料和发光元件的主发光峰是指其峰强度变得最大并且在先前的文献和专利等报道过的波长。在制备荧光材料时由于少量组分的加入或者组成的微小变化而使发光峰变化10nm左右的,可以被视为在先前报道过的主发光峰内。
红色系荧光材料可是说成是主发光峰位于从580-680nm波长范围的桔红色到红色区。作为红色系荧光材料,可以使用如,硅酸盐荧光材料比如(Sr,Ca,Ba)2SiO4:Eu,酰基氟(acid fluoride)荧光材料比如3.5MgO·0.5MgF·GeO2:Mn,氧化物荧光材料比如YVO4:Eu,酸式亚硫酸盐(acid sulfide)荧光材料比如(La,Gd,Y)2O2S:Eu,硫酸盐荧光材料比如(Sr,Ba,Ca)2Si5N8:Eu和(Sr,Ca)AlSiN3:Eu。
如图16中横截面图所示,实施方案的发光装置具有引线201和引线202,其中树酯柱(resin stem)200是通过模制引线框(lead frame)和与其整体模制的树脂部分203而组成的。树脂部分203具有凹槽(recess)205,其中上部开口比下表面宽,并且反射面204安装在该凹槽的侧面。
半导体发光元件206用银膏等连接在凹槽205的大致圆形的下表面的中央。作为半导体发光元件206,可以使用发出紫外发射光或发出可见光区发射光的半导体发光元件。例如,可以使用半导体发光二极管等比如GaAs基发光二极管和GaN基发光二极管。半导体发光元件206的电极(未显示)通过由金等组成的连接线207和208分别与引线201和引线202相连。另外,引线201和引线202的安排可根据情况改变。
荧光层209在树脂部分203的凹槽205中提供。所述荧光层209可以通过将实施方案的荧光材料210以5-50重量%的比例分散在比如由硅酮树脂组成的树脂层211中。荧光材料可以借助各种粘结剂比如有机材料树脂或无机材料玻璃粘附。
作为有机材料粘结剂,除了上述硅酮树脂,具有优异耐光性的透明树脂如环氧树脂和丙烯酸树脂也适用。作为无机材料的粘结剂,用碱土硼酸盐等制成的低熔点的玻璃、超微细二氧化硅颗粒和氧化铝等(为了粘附大粒径的荧光材料)、沉积法得到的碱土磷酸盐等都适用。这些粘结剂可以单独使用,也可以两种或多种结合使用。
另外,作为用于荧光层的荧光材料,如果必要可以对其进行涂覆处理。借助该表面涂覆,可以防止荧光材料因为受到外部因素比如热、湿气和紫外线的影响而劣化。另外,荧光材料的分散性也可以调整,并且荧光层的设计可以轻松完成。
对于半导体发光元件206,也可以使用在相同表面上具有n型电极和p型电极的倒装芯片型(flip chip type)。在这种情况下,由于导线造成的问题,比如导线断开和分离,以及导线光吸收都被解决,并且得到了具有高可靠性和高亮度的发光装置。另外,借助于半导体发光元件206的n型基板,也可能形成下面的组成。具体地,n型电极形成于n型基板的后面,p型电极形成于基板上的半导体层的上面,并且n型电极或p型电极连接在引线上。p型电极或n型电极可以用导线与其他引线相连。半导体发光元件206的大小和凹槽205的尺寸、形状可根据情况改变。
如图17中横截面图所示,实施方案的发光装置具有树酯柱100,半导体发光元件106F结合在其上,并且密封体111覆盖所述半导体发光元件106F。密封树脂柱100具有由引线框组成的引线101和102,树脂部分103与这些整体成型。引线101和102布置成各引线一端相邻和相对。引线101和102的其它端被延伸并以相互相反的方向存在并从树脂部分103延伸到外面。
凹槽105设置在树脂部分103上,并且在凹槽下面借助粘结剂107连结一个保护性齐纳二极管106E。半导体发光元件106F位于保护性齐纳二极管106E上。也就是说,二极管106E与引线101相连。导线109连接二极管106E到引线102上。
半导体发光元件106F被树脂部分103的内侧包围,并且所述内侧斜向光提取方向并作为反光面104反射光线。填满凹槽105的密封体111含有荧光材料110。半导体发光元件106F布置在保护性齐纳二极管106E上。根据实施方案的荧光材料被用作荧光材料110。
如放大图18所示,保护性二极管106E具有平面型结构,其中p型区152形成于n型硅基150的表面。p侧电极154形成于p型区152,n侧电极156形成在基板150的后面。与n型电极156相对的n型电极158也形成于二极管106E的表面。所述两个n侧电极156和158由形成于二极管106E侧面的线路层160连接。另外,在设置p侧电极154和n侧电极158的二极管106E的表面形成高反射膜162。高反射膜162对从发光元件106F发出的光具有高反射性。
在半导体发光元件106F中,缓冲层122、n型接触层123、n型镀层132、活性层124、p型镀层125、p型接触层126依次形成于透明基板138上。另外,n型电极127形成于n型接触层123上,p型电极128形成于p型接触层126上。从活性层124发出的光透过透明基板138而被引出。
具有这种结构的发光元件106F通过凸起(bump)倒装片连接在二极管106E上。具体地,借助凸起142,发光元件106F的p侧电极128与二极管106E的n侧电极158电连接。另外,借助凸起(bump)144,发光元件106F的n侧电极127与二极管106E的p侧电极154电连接。在二极管106E的p侧电极154上,连结了导线109,并且所属导线109与引线102相连。
如图19所示,在引线式发光装置中,半导体发光元件51通过粘合材料52设置在引线50′上,并由预浸材料54覆盖。引线50由导线53与半导体发光元件51相连,并由铸造材料55密封。在预浸材料54中包含实施方案的荧光材料。
如上所述,实施方案的发光装置,例如,白色LED具有窄带光谱的光。因此,该装置不仅最适宜用作普通照明应用比如荧光灯,还适宜与过滤器比如颜色过滤器和光源比如用于液晶的背光光源等相结合,作为发光装置。由于传统的白色LED具有宽带光谱,在白色LED与颜色过滤器结合的情况下,它有一个缺点,即白色LED发出的大部分光都被过滤器吸收。
然而,由于实施方案的白色LED具有窄带光谱的光,与过滤器结合时,可以有效利用特定波长的光。具体地,所述装置最适宜用于液晶的背光和使用蓝色发光层的无机电致发光装置的绿色构件。
通过实施例和比较实施例进一步详细解释本发明,但只要不超出其目的,本发明不局限于下面的实施例。
实施例
实施例1
制备了(Sr0.885,Ca0.06,Tb0.05,Eu0.005)2SiO4荧光材料。作为原材料粉末,提供了SrCO3粉末55.8g,BaCO3粉末5.0g,SiO2粉末13.5g,Tb4O7粉末4.0g和Eu2O3粉末0.4g。另外,加入0.6g NH4Cl作为晶体生长剂,它用球磨机均匀混合。
得到的混合原材料被装入用作烧结容器的坩埚中,并在下述条件下烧结。首先,在由N2/H2或Ar/H2组成的还原性气氛中,在1100-1500℃烧结所述材料3-7小时得到初次烧结产物。粉碎初次烧结产物并再次装入坩埚中,并置于炉内,炉内是真空氮取代(nitrogen-substituted in a vacuum)的气氛。另外,在氢气浓度为5%但小于99%的由N2/H2或Ar/H2组成的还原性气氛中,在1100-1500℃烧结初次烧结产物2-6小时得到二次烧结产物。
将得到的二次烧结产物在水中粉碎,过滤以后,用吸滤脱水。
最后,将产物在干燥器中150℃下干燥,另外使其过筛,就得到实施方案的荧光材料。用ICP发光光谱仪对实施例1的荧光材料进行定量分析,证实了其组成几乎符合带电荧光材料的情况。
另外,如下面表1所示,通过改变组成元素的含量,合成了实施例2至13和比较实施例1、2的荧光材料。比较实施例1的荧光材料中不含Eu,比较实施例2的荧光材料中不含Tb。

如图1中所解释的,在不包含Eu的情况下,Tb的特征光发射极小而没有实际意义。另一方面,在不含Tb的情况下,只能证实Eu引起的宽带光发射。在任一种情况下,在两个特定波长区内不能得到发光峰。
相反,在实施例的荧光材料中,可以同时得到窄带发光光谱和宽带发光光谱。这可以从例如图2中显示的实施例1的(Sr0.885,Ca0.06,Tb0.05,Eu0.005)2SiO4荧光材料的发光光谱得知。
将实施例1的(Sr0.885,Ca0.06,Tb0.05,Eu0.005)2SiO4荧光材料与商购获得的蓝色荧光材料BaMgA110O17:Eu荧光材料,以及红色氮化物荧光材料Sr2Si5N8:Eu荧光材料混合,从而得到荧光材料混合物。将所述荧光材料混合物分散在环氧树脂中制备树脂混合物。
将得到的树脂混合物与峰值波长为393nm的LED芯片结合制成白色LED发光装置。具体地,这组成了具有被称为倒装芯片结构的发光装置,其中LED芯片通过图17中的凸起相连。该白色LED装置作为实施例14。
图20显示了调整荧光材料的配合比和将色温调至3500K时实施例14的白色LED装置的发光光谱。另外,图21显示了色温调至4200K时的发光光谱。当白色LED发光装置的色温调至3500K时平均显色指数为Ra=92.3。当白色LED发光装置的色温调至4200K时平均显色指数为Ra=90.2。平均显色指数Ra从白色LED发射装置的发光光谱得到。由于平均显色指数为90或更大,本实施例的发光装置具有极高的显色性,可以用于实际应用,比如用于照明等。
随后,用上述相同的步骤制备树脂混合物,只是实施例1的荧光材料被比较实施例2的(Sr0.75,Ba0.19,Eu0.05)2SiO4替代。用上述相似的方法制成白色LED发光装置,只是使用所得到的树脂混合物。所述白色LED装置作为比较实施例3。
图22显示了将色温调至3500K时实施例3的白色LED装置的发光光谱。另外,图23显示了色温调至4200K时的发光光谱。当白色LED发光装置的色温调至3500K时平均显色指数为Ra=84.8。当白色LED发光装置的色温调至4200K时平均显色指数为Ra=82.5。
从实施例14和比较实施例3的比较可以明显地发现,色温调至3500K或4200K时,使用实施例的荧光材料的白色LED装置与比较实施例相比都表现出了较优异的平均显色指数Ra。
另外,实施例15至26的发光装置使用了实施例2至13的荧光材料、蓝色荧光材料和红色荧光材料,并结合下面表2所示的近紫外LED芯片制成。具体地,在粘结在框上的芯片上成形了包含荧光材料的树脂,形成了如图19所示的具有引线型结构的发光装置。
另外,结合了BaMgAl10O17:Mn,Eu绿色荧光材料、蓝色荧光材料、红色荧光材料和近紫外荧光材料芯片,用与上述相似的方法制成了比较实施例4的发光装置。
在实施例15至26和比较实施例4的发光装置中,调整了荧光材料的配比并将色温调至4200K。

如表3所示,比较实施例的白色LED装置的平均显色指数Ra低至30,而所有实施例的平均显色指数Ra都为83或更大。尤其是实施例21,平均显色指数高至96.4。这是由铽和铕共同激发荧光材料得到的发光光谱引起的,尤其是实施方案中铽在490nm附近引起的窄带发光光谱。
另外,因为色度值非常接近完全辐射体轨迹(黑体轨迹),这表明它是能提供高质量白光的发光装置。
如下面表4所示,通过使用实施例4的荧光材料、蓝色荧光材料和红色荧光材料,并与峰值波长在392-394nm的LED芯片结合,制成了实施例27至30的发光装置。另外,使用比较实施例1的荧光材料、蓝色荧光材料和红色荧光材料,并与峰值波长在392-395nm的LED芯片结合,制成了比较实施例5至8的发光装置。具体地,将包含荧光材料的树脂灌封入粘结在框上的芯片,形成如图16所示的表面粘结结构的发光装置。此外,调整荧光材料的配比使发光装置的色温变为2800K、3500K、5000K和6500K。

如表5所示,比较实施例的白色LED装置的平均显色指数Ra平均最大为89。实施例的白色LED装置的平均显色指数Ra为92或更大。另外,由于色度值接近完全辐射体轨迹(黑体轨迹),这表明它是能提供高质量白光的发光装置。
另外,如下面表6所示,将荧光材料和LED芯片结合起来构成了实施例31至33的发光装置。作为发光装置,用上述相似的方法制成了图17所示组成的发光装置。

如表7所示,因为各实施例的白色LED装置的平均显色指数Ra为84或更大,这表明它们是完全适用的发光装置。
根据本发明的实施例,提供了由主发光峰在370-460nm的光激发并发光的荧光材料、它们的制备方法以及使用所述荧光材料的发光装置。
本领域技术人员还会很容易想到除此之外的优点和改进。因此,本发明在更广的方面不限于这里显示和公开的具体细节和代表性实施例。因此,在不偏离由权利要求及其等同物所限定的一般发明概念的精神和范围的情况下,可以做出各种改进。
Claims (11)
1.一种荧光材料,其包括:
由如下通式(A)表示组成的化合物
(Sra1,Bab1,Cac1,Tbv1,Euw1)2SiO4 (A)
其中a1、b1、c1、v1和w1满足下面关系:
a1+b1+c1+v1+w1=1 (1);0≤a1/(1-v1-w1)≤1 (2);
0≤b1/(1-v1-w1)≤1 (3);0≤c1/(1-v1-w1)≤1 (4);
0<v1≤0.15 (5);0<w1≤0.05 (6),
在所述荧光材料中,Eu以Eu2+的形式存在,Tb以Tb3+的形式存在。
2.根据权利要求1的荧光材料,其中通式(A)中b1、c1、v1和w1满足下面关系:
0≤b1/(1-v1-w1)≤0.2(3a);
0≤c1/(1-v1-w1)≤0.9(4a);
0<v1≤0.1(5a);0<w1≤0.01(6a)。
3.根据权利要求1的荧光材料的制备方法,其包括:
在由N2/H2或Ar/H2组成的还原性气氛中加热原材料得到初次烧结产物;
将初次烧结产物粉碎得到粉碎的初次烧结产物;
将所述粉碎的初次烧结产物装入容器内;
将装有粉碎的初次烧结产物的容器置于炉内;
用惰性气体置换炉内气氛;并且
在氢气浓度为5%或更高但小于100%的由N2/H2或Ar/H2组成的还原性气氛中,加热所述粉碎的初次烧结产物,得到二次烧结产物。
4.一种荧光材料,其包括
由如下通式(B)表示组成的化合物
(Sra2,Bab2,Cac2,Tbv2,Euw2,Mv2)2SiO4 (B)
其中M是选自Li、Na、K、Rb和Cs中的至少一种,并且a2、b2、c2、v2和w2满足下面关系:
a2+b2+c2+2v2+w2=1 (7);0≤a2/(1-2v2-w2)≤1(8);
0≤b2/(1-2v2-w2)≤1 (9);
0≤c2/(1-2v2-w2)≤1 (10);
0<v2≤0.15 (11);0<w2≤0.05(12),
在所述荧光材料中,Eu以Eu2+的形式存在,Tb以Tb3+的形式存在。
5.根据权利要求4的荧光材料的制备方法,其包括:
在由N2/H2或Ar/H2组成的还原性气氛中加热原材料得到初次烧结产物;
将初次烧结产物粉碎得到粉碎的初次烧结产物;
将所述粉碎的初次烧结产物装入容器内;
将装有粉碎的初次烧结产物的容器置于炉内;
用惰性气体置换炉内气氛;并且
在氢气浓度为5%或更高但小于100%的由N2/H2或Ar/H2组成的还原性气氛中,加热所述粉碎的初次烧结产物,得到二次烧结产物。
6.一种发光装置,其包括:
发光元件,其所发出的光的主发光峰值波长位于370-460nm范围内;和
包含荧光材料的荧光层,其中荧光材料经布置能够受到所述光的照射,至少部分荧光材料是权利要求1的荧光材料。
7.根据权利要求6的发光装置,其中所述荧光层中包含另一种主发光峰值波长位于580-680nm范围内的荧光材料。
8.根据权利要求6的发光装置,其中所述荧光层中包含另一种主发光峰值波长位于430-510nm范围内的荧光材料。
9.一种发光装置,其包括:
发光元件,其所发出的光的主发光峰值波长位于370-460nm范围内;和
包含荧光材料的荧光层,其中荧光材料经布置能够受到所述光的照射,至少部分荧光材料是权利要求4的荧光材料。
10.根据权利要求9的发光装置,其中所述荧光层中包含另一种主发光峰值波长位于580-680nm范围内的荧光材料。
11.根据权利要求9的发光装置,其中所述荧光层中包含另一种主发光峰值波长位于430-510nm范围内的荧光材料。
